Abstract

Ein Beleuchtungssystem, insbesondere für die EUV-Lithographie mit einem Projektionsobjektiv zu Herstellung von Halbleiter-elementen für Wellenlängen ≤ 193 nm ist mit einer Lichtquelle (1), mit einer Objektebene (12), mit einer Austrittspupille (15) und mit einem ersten optischen Element (5) mit ersten Rasterelementen (6) zur Erzeugung von Lichtkanälen und mit einem zweiten optischen Element (7) mit zweiten Rasterelementen (8) versehen. Jedem Lichtkanal, der von einem der ersten Rasterelemente (6) des ersten optischen Elementes (5) ausgebildet wird, ist ein Rasterelement (8) des zweiten optischen Elementes (7) zugeordnet. Die Rasterelemente (6) des ersten optischen Elementes (5) und des zweiten optischen Elementes (7) können derart ausgestaltet oder angeordnet werden, dass sie für jeden Lichtkanal einen durchgehenden Strahlverlauf von der Lichtquelle 1 bis zur Objektebene (12) ergibt. Die ersten Rasterelemente (6) des ersten optischen Elementes (5) sind zur Änderung eines Kippes winkelverstellbar. Die zweiten Rasterelemente (8) des zweiten optischen Elementes (7) können einzeln und unabhängig voneinander im Ort und/oder im Winkel verstellt werden, um durch Verschieben und/oder Kippen der ersten und zweiten Rasterelemente (8) eine andere Zuordnung der ersten Rasterelemente (6) des ersten optischen Elementes (5) zu den zweiten Rasterelementen (8) des zweiten optischen Elementes (7) zu realisieren.
