明 細 書 エレクトロルミネヅセンス素子
[技術分野]
本発明は、 電気工ネルギ一の印加により発光を示すエレクトロルミネッセンス 素子 (E L素子) に関するものである。 [背景技術]
近年、 小型かつ軽量の表示素子 (ディスプレイ) として、 液晶表示素子が IS範 囲に用いられてきたが、 液晶自体は自己発光をしないため、 液晶表示素子では、 液晶層の背面側に光源 (バックライト) を配置して、 その光源から発せられる光 の透過を液晶層で制御して、 透過画像を得る構成が一般的である。 カラー画像を 得るためには、 液晶層の表面にカラーフィル夕一を付設する。 そして、 そのカラ —フィルターを透過する色光の組合せによりカラー画像が得られる。
液晶表示素子では、 上記のように、 別に光源を付設することが必要となり、 消 費する電気エネルギーも多いことから、 電気エネルギーを付与するための小型電 池が開発されている (例えば、 リチウム電池) 。 しかしながら、 そのような技術 的発展にも拘らず、 その小型化と軽量化には限界がある。 液晶表示素子として、 バヅクライトを用いない反射型のタイプの開発も進んでいるが、 特にカラ一画像 を表示すると、 その表示コントラストが低く、 また表示画像の質が外光の条件に よって大きく左右されるため、 利用可能な範囲には限界がある。
従って、 僅かな電気エネルギーの付与により自己発光を示し、 別に光源を容易 しなくても、 画像表示が可能な表示材料として、 エレクト口ルミネッセンス素子 (一般に E L素子と呼ばれる) が注目を浴びている。 添付図面の図 1と図 2のそ れそれに、 現在利用されているエレクト口ルミネヅセンス素子 (E L素子) の代 表的な構成例を示す。 、
図 1に示した E L素子は、 分散型交流 E L素子とよばれるエレクト口ルミネッ センス素子であって、 発光を取り出す側に設けられる透明なガラス基板 (あるい は透明プラスチック材料基板) 1 l aの上に、 透明電極 (ITO電極) 12 aが 形成され、 その透明電極 12の上に、 蛍光体粒子が誘電体材料によって分散支持 されている発光層 (厚さは通常 50〜100 m) 13が配置される。 発光層 1 3の上には絶縁体層 14bと背面電極 (アルミニウム電極) 12 bがこの順に配 置されており、 前面側 (図における下側) に配置された透明電極 12 aと背面電 極 12 bとの間に交流電圧を印加することによって、 発光層 13の内部の蛍光体 粒子が電場発光を示す。 この発光は、 透明電極 12 aと透明基板 11 aとを通し て前面側から取り出される。 通常用いられる蛍光体粒子は、 ZnS : Cu, Cl、 ZnS: Cu, Al、 ZnS: Cu5 Mn, CIなどの粒子であって、 Cu2S 針状結晶が ZnS粒子 (粒径: 5〜30 zm) の格子欠陥に沿って析出し、 その 部分が電子源になっていると考えられている。 EL素子の表面には、 通常、 保護 膜が設けられている。 そして、 各種の補助層が任意に各層の間に設けられること がある。
次に、 図 2に示した EL素子は、 薄膜型交流 EL素子とよばれるエレクトロル ミネッセンス素子であって、 発光を取り出す側に設けられる透明なガラス基板 (あるいは透明プラスチック材料基板) 2 laの上に、 透明電極 (ITO電極) 22 aが形成され、 その透明電極 22 aの上に、 前面側絶縁体層 (厚みが 0. 3 〜0. 5 zmの光透過性の絶縁体層であって、 第一絶縁体層とも呼ばれる) 24 aが形成される。 該前面側の絶縁体層 24 aの上には、 薄膜蛍光体層からなる発 光層 (厚さは通常 l〃m以下) 23が配置される。 発光層 23の上には背面絶縁 体層 (第二絶縁体層) 24 bと背面電極 (アルミニウム電極) 22 bがこの順に 配置されており、 前面側 (図における下側) に配置された透明電極 22 aと背面 電極 22bとの間に交流電圧を印加することによって、 発光層 23が電場発光を 示す。 この発光は、 前面側の絶縁体層 24 a、 透明電極 22 aそして透明基板 2 1 aを通して前面側から取り出される。 薄膜の蛍光体層である発光層は、 各種の 蒸着法や塗布法 (ゾルゲル法などを利用) などにより形成される。 なお、 蛍光体 層と前後の絶縁体層との間には、 バヅファ層などの補助層が付設されることもあ る。 また、 EL素子の表面には、 通常、 保護膜が設けられている。 そして、 バヅ ファ層以外の各種の補助層が任意に各層の間に設けられることがある。 なお、 一般的なエレクトロルミネッセンス素子の一般的な構造や構成材料など については、 「エレクト口ルミネヅセンスディスプレイ」 (猪口敏夫著、 平成 3 年、 産業図書株式会社出版) に詳しい記載がある。
また、 これまでは、 単一のエレクト口ルミネッセンス発光層を二以上の領域に 分け、 各領域に互いに異なる発光色を示す蛍光体を分離して配置することによつ て多色画像を表示させるエレクトロルミネッセンス素子が考えられてきたが、 最 近では、 エレクト口ルミネッセンス素子に、 互いに発光色の異なる発光層を含む 発光性積層体を複数個、 積層配置して、 それそれの発光層から発光させることに より、 任意に多色画像を表示させることも提案されている。 そのような複数の発 光性積層体から構成される多色画像表示用のェレクト口ルミネッセンス素子の配 置の例としては、 図 2 6に示すような構成がある。
図 2 6では、 背面側の光遮蔽性板 (黒色板) 6 3 1から、 前面側 (発光取り出 し側、 すなわち表示側) の保護板 (ガラス基板) 6 3 2にかけて、 橙色発光層 6 3 3、 緑色発光層 6 3 4、 そして青色発光層 6 3 5が備えられている。 そして、 それそれの発光層の両側には、 絶縁層と電極層が付設されている。 すなわち、 橙 色発光層 6 3 3の両側には、 絶縁層 7 3 1、 そして電極 7 3 2 a、 7 3 2 b (前 面側の電極 7 3 2 aは透明電極で、 背面側の電極 7 3 2 bは不透明のアルミニゥ ム電極である) 、 緑色発光層 6 3 4の両側には、 絶縁層 7 4 1、 そして電極 7 4 2 a、 7 4 2 b (共に透明電極) 、 そして青色発光層 6 3 5の両側には、 絶縁層 7 5 1、 そして電極 7 5 2 a, 7 5 2 b (共に透明電極) が付設されている。 こ のようにしてそれそれ形成された橙色発光性積層体と緑色発光性積層体との間に は赤色フィルター 6 3 6を挟んだガラス基板 6 3 7が備えられ、 そして緑色発光 性積層体と青色発光性積層体の間には透明保護膜 6 3 8が備えられている。
エレクト口ルミネッセンス素子 (E L素子) は、 前述のように、 僅かな電気工 ネルギ一で自己発光を示すため、 優れた表示材料と考えられているが、 これまで に製品として開発された E Lディスプレイでは、 安定性が充分でないことや、 発 光量が充分とは言えないことなどの問題点が指摘されている。 このうち、 前者の 安定性の問題は、 多くの研究がなされた結果、 ほぼ解決されているが、 発光量の 不足については、 更に改良が望まれている。 なかでも、 分散型 E L素子では、 発光効率が充分でなく、 従って外部に取り出 される光が充分でないという問題がある。 一方、 薄膜型 E L素子では、 内部での 発光のうちで外部に取り出される割合が非常に小さいことが問題とされている。 このような問題点の解決のために、 数多くの研究がなされ、 たとえば、 光取り出 し側のガラス基板に光散乱膜を付設するなどの改良も発表されているが、 その改 良効果も充分とは言えない。
従って、 本発明は、 従来と同程度の電力使用量であっても、 外部に充分な発光 を取り出すことのできるエレクトロルミネヅセンス素子を提供することを主な目 的とする。
また、 本発明は、 従来と同程度のサイズであって、 かつ従来と同程度の電力使 用量で、 高い発光効率と発光取り出し効率を示すエレクトロルミネッセンス素子 を提供することも主な目的とする。
[発明の開示]
本発明の発明者は、 従来のエレクトロルミネッセンス素子の問題点について研 究した結果、 発光層の前面 (光を取り出す側の面) 及び Z又は背面に、 発光層の 屈折率と同程度もしくはそれ以上の高屈折率の光散乱層を配置し、 かつ発光層と 該高屈折率光散乱層との間に存在する材料の屈折率を、 発光層の屈折率と同程度 もしくはそれ以上高いレベルに維持することによって、 発光層で発光した光が外 部に効率的に取り出されることを見い出し、 本発明に到達した。
さらに、 分散型エレクト口ルミネッセンス素子においては、 背面側の基板 (背 面シート) に光散乱反射性を持たせ、 かつ発光層中で蛍光体粒子を分散状態で保 持する誘電体相が光散乱性を示すように構成することにより、 蛍光体からの発光 を効率良く外部に取り出すことが可能となることを見い出した。 また、 この蛍光 体粒子の表面を、 蛍光体粒子の屈折率と同等もしくはそれ以上の屈折率を有する 被覆材料 (たとえば、 誘電体材料) で被覆してなる複合粒子を用いることによつ て、 あるいは誘電体材料粒子の表面に蛍光体層および被覆層が形成された複合粒 子であって、 該被覆層の屈折率を蛍光体層の屈折率と同等もしくはそれ以上とす ることによって、 蛍光体からの発光を効率良く外部に取り出すことが可能となる ことを見い出した。
本発明は第一に、 背面シート、 背面側光透過性電極、 エレクト口ルミ
ス発光粒子が誘電体相に分散されてなる発光層、 前面側光透過性電極、 そして光 透過性の前面保護膜が、 この順に積層された基本構成を有する分散型エレクト口 ルミネッセンス素子であって、 背面シートが光散乱反射性を持ち、 かつ発光層が 光散乱性を示すことを特徴とするエレクトロルミネッセンス素子にある。
本発明は第二に、 背面シート、 背面側電極、 エレクト口ルミネッセンス発光粒 子が誘電体相に分散されてなる発光層、 前面側光透過性電極、 そして光透過性の 前面保護膜が、 この順に積層された基本構成を有する分散型エレクト口ルミネッ センス素子であって、 エレクト口ルミネッセンス発光粒子が、 誘電体材料粒子の 周囲に蛍光体層が形成され、 さらにその外側に被覆層が形成されてなる粒子であ ることを特徴とするエレケトロルミネッセンス素子にある。
本発明は第三に、 背面シート、 背面側電極、 エレクト口ルミネッセンス発光粒 子が誘電体相に分散されてなる、 光散乱性もしくは非光散乱性の発光層、 前面側 光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本構成を 有する分散型エレクトロルミネッセンス素子であって、 エレクト口ルミネヅセン ス発光粒子が、 誘電体材料粒子の周囲に蛍光体層が形成されてなる粒子であるこ とを特徴とするエレクト口ルミネッセンス素子にある。
本発明は第四に、 背面シート、 背面側光透過性電極、 エレクト口ルミネッセン ス発光粒子が誘電体相に分散されてなるエレクトロルミネッセンス発光層、 前面 側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本構成 を有する分散型エレクトロルミネッセンス素子であって、 背面シートが光散乱効 果による光反射性を示し、 前面側光透過性電極と前面保護膜との間に、 エレクト ロルミネッセンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成 分とする高屈折率光散乱層が付設されており、 かつエレクトロルミネッセンス発 光層から前面側に向けて発せられる光の 4 0 %以上の光が該高屈折率光散乱層に 入射されるように、 該発光層と該高屈折率光散乱層との間に介在する層の屈折率 が調整されていることを特徴とするエレクトロルミネヅセンス素子にある。
本発明は第五に、 背面シート、 背面側光透過性電極、 エレクト口ルミネッセン . ス発光粒子が誘電体相に分散されてなるエレクトロルミネッセンス発光層、 前面 側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本構成 を有する分散型エレクト口ルミネヅセンス素子であって、 背面シートが、 エレク トロルミネッセンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成 成分とする高屈折率光散乱性反射シートであって、 エレクトロルミネッセンス発 光層から背面側に向けて発せられる光の 4 0 %以上の光が該背面シートに入射さ れるように、 該発光層と該背面シートとの間に介在する層の屈折率が調整されて いることを特徴とするエレクトロルミネヅセンス素子にある。

本発明のエレクロトルミネッセンス素子の好ましい態様は下記に示す通りであ る o
本発明の第一の: E L素子では下記の態様が好ましい。
(1) エレクト口ルミネッセンス発光粒子が、 蛍光体粒子の外側に被覆層 (例え ば、 誘電体被覆層) が形成されてなる粒子である。
(2)エレクト口ルミネッセンス発光粒子の外側被覆層が、 該発光粒子中の蛍光 体粒子の屈折率の 65%以上の屈折率を有する。
(3)エレクトロルミネッセンス発光粒子の外側被覆層が蛍光体粒子の屈折率の 75%以上の屈折率を有する。
(4)発光層の誘電体相が蛍光体粒子の屈折率の 65%以上の屈折率を有する。
( 5 ) 発光層の誘電体相が蛍光体粒子の屈折率の 75 %以上の屈折率を有する。
( 6 ) 前面側光透過性電極として高屈折率光透過性電極を用いる。
(7) エレクトロルミネッセンス発光粒子の粒子径が 3 Οηπ!〜 5 mの間にあ る
( 8 ) 誘電体相が有機ポリマ一中に無機もしくは有機の微粒子が分散されてなる 相である。
(9) エレクト口ルミネッセンス発光粒子の半径と、 該粒子中の被覆層の層厚が 下記の関係にある:

本発明の第二の E L素子においては、 下記の態様が好ましい。
(1)誘電体相が有機ポリマーからなるか、 あるいは有機ポリマー中に無機もし くは有機の微粒子が分散されてなる相である。
(2) 発光層が光散乱性を示す層である。
(3) 背面側電極が光透過性電極であり、 背面シートが光散乱反射性を示す。
(4) エレクト口ルミネッセンス発光粒子中の外側誘電体層が、 該発光粒子中の 蛍光体層の屈折率の 65 %以上の屈折率を有する。
(5) エレクト口ルミネヅセンス発光粒子中の外側誘電体層が、 該発光粒子中の 蛍光体層の屈折率の75 %以上の屈折率を有する。
(6) 発光層の誘電体相が、 発光粒子中の蛍光体層の屈折率の 65%以上の屈折 率を有する。 (7)発光層の誘電体相が、 発光粒子中の蛍光体層の屈折率の 75%以上の屈折 率を有する。 この場合、 誘電体相の材料は有機ポリマーに限定されず、 無機素材 あるいは有機、 無機複合 (ナノコンポジットを含む) であってもよい。
(8) 背面側電極が光透過性電極であり、 背面シートが、 エレクト口ルミネヅセ ンス発光粒子の蛍光体層の屈折率の 80 %以上の屈折率を有する材料を主構成成 分とする高屈折率光散乱性反射シートであって、 エレクト口ルミネッセンス発光 粒子から脊面側に向けて発せられる光の 40 %以上の光が該背面シ一トに入射さ れるように、 該発光粒子と該背面シートとの間に介在する材料の屈折率が調整さ れている。
(9)背面側電極が光透過性電極であり、 背面シートが光散乱反射性を示し、 前 面側電極と前面保護膜との間に、 エレクトロルミネッセンス発光粒子の蛍光体層 の屈折率の 80 %以上の屈折率を有する材料を主構成成分とする高屈折率光散乱 層が付設されており、 かつエレクトロル ネッセンス発光粒子から前面側に向け て発せられる光の 40%以上の光が該高屈折率光散乱層に入射されるように、 該 発光粒子と該高屈折率光散乱層との間に介在する材料の屈折率が調整されている。
(10)エレクトロルミネヅセンス発光粒子の粒子径が 30 ηπ!〜 5 mの間に ある。
(11)エレクトロルミネッセンス発光粒子の半径と、 該粒子中の被覆層層の層 厚が下記の関係にある:

(2)発光層の誘電体相が、 発光粒子中の蛍光体層の屈折率の 65%以上の屈折 率を有する。
(3) エレクト口ルミネッセンス発光粒子の内部の誘電体材料粒子が、 該発光粒 子中の蛍光体層の誘電率の 3倍以上の誘電率を示す。
(4) 背面側電極が光透過性電極であり、 背面シートが、 エレクト口ルミネヅセ ンス発光粒子の蛍光体層の屈折率の 80 %以上の屈折率を有する材料を主構成成 分とする高屈折率光散乱性反射シートであって、 エレクト口ルミネッセンス発光 粒子から背面側に向けて発せられる光の 40 %以上の光が該背面シ一トに入射さ れるように、 該発光粒子と該背面シートとの間に介在する材料の屈折率が調整さ れている。
(5) エレクトロルミネッセンス発光粒子から背面側に向けて発せられる光の 7 0 %以上の光が背面シ一トに入射されるように、 該発光粒子と該背面シ一トとの 間に介在する材料の屈折率が調整されている。
(6) エレクトロルミネッセンス発光粒子と背面シートとの間に介在する材料の いずれもが該発光粒子の蛍光体層の屈折率の 80%以上の屈折率を有する。
(7)背面側電極が光透過性電極であり、 背面シートが光散乱反射性を示し、 前 面側電極と前面保護膜との間に、 エレクトロルミネヅセンス発光粒子の蛍光体層 の屈折率の 80%以上の屈折率を有する材料を主構成成分とする高屈折率光散乱 層が付設されており、 かつエレクト口ルミネッセンス発光粒子から前面側に向け て発せられる光の 40%以上の光が該高屈折率光散乱層に入射されるように、 該 発光粒子と該高屈折率光散乱層との間に介在する材料の屈折率が調整されている
(8)エレクトロルミネッセンス発光粒子から前面側に向けて発せられる光の 7 0 %以上の光が高屈折率光散乱層に入射されるように、 該発光粒子と該高屈折率 光散乱層との間に介在する材料の屈折率が調整されている。
(9)エレクトロルミネッセンス発光粒子の蛍光体層と高屈折率光散乱層との間 に介在する層もしくは材料のいずれもが該発光層の屈折率の 80 %以上の屈折率 を有する。
(10)エレクトロルミネッセンス発光粒子の蛍光体層と高屈折率光散乱層との 間に介在する層もしくは材料のいずれもが該発光層の屈折率の 95 %以上の範囲 の屈折率を有する。
(11)エレクト口ルミネッセンス発光粒子中の蛍光体層が青色光を発光する蛍 光体からなり、 かつ前面側光透過性電極と光透過性前面保護膜との間に該青色光 を緑色光、 赤色光もしくは白色光に変換する蛍光体層が備えられている。

本発明の第四の E L素子においては、 下記の態様が好ましい。
(1) エレクトロルミネヅセンス発光層と前面側光透過性電極及び Z又は背面側 光透過性電極との間に絶縁体層が備えられている。
(2)高屈折率光散乱層が、 エレクト口ルミネッセンス発光層の屈折率の 95% 以上の屈折率を有する材料を主構成成分とする層であって、 エレクトロルミネッ センス発光層から前面側に向けて発せられる光の 70 %以上の光が高屈折率光散 乱層に入射されるように、 該発光層と該高屈折率光散乱層との間に介在する層の 屈折率が調整されている。
(3)高屈折率光散乱層が、 エレクト口ルミネッセンス発光層の屈折率の 99% 以上の屈折率を有する材料を主構成成分とする層であって、 エレクト口ルミネッ センス発光層から前面側に向けて発せられる光の 85 %以上の光が高屈折率光散 乱層に入射されるように、 該発光層と該高屈折率光散乱層との間に介在する層の 屈折率が調整されている。
( 4 ) 光不透過性で、 光散乱効果による光反射性を示す背面シ一トがセラミック 材料から形成されている。
(5) 光不透過性で、 光散乱効果による光反射性を示す背面シートが、 ガラスシ 一卜と光散乱反射層との積層体である。
(6) エレクトロルミネヅセンス発光層が可視光を発する蛍光体から形成されて いる。
(7) エレクト口ルミネッセンス発光層が、 互いに分離区画された領域に充填さ れた、 発光色の色相が互いに異なる二種以上の蛍光体層からなる。

本発明の第五乃至第七の E L素子においては、 下記の態様が好ましい。
( 1 ) エレクト口ルミネッセンス発光層と'前面側光透過性電極及び/又は背面側 光透過性電極との間に絶縁体層が備えられている。
( 2 ) さらに前面側光透過性電極と前面保護膜との間に、 エレクト口ルミネヅセ ンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする高屈 折率光散乱層が付設されていて、 エレクトロルミネッセンス発光層から前面側に 向けて発せられる光の 4 0 %以上の光が該高屈折率光散乱層に入射されるように、 該発光層と該高屈折率光散乱層との間に介在する層の屈折率が調整されている。
( 3 ) 高屈折率光散乱層が、 エレクト口ルミネッセンス発光層の屈折率の 9 5 % 以上の屈折率を有する材料を主構成成分とする層であって、 エレクト口ルミネッ センス発光層から前面側に向けて発せられる光の 7 0 %以上の光が高屈折率光散 乱層に入射されるように、 該発光層と該高屈折率光散乱層との間に介在する層の 屈折率が調整されている。
( 4 ) 高屈折率光散乱層が、 エレクト口ルミネッセンス発光層の屈折率の 9 9 % 以上の屈折率を有する材料を主構成成分とする層であって、 エレクト口ルミネッ センス発光層から前面側に向けて発せられる光の 8 5 %以上の光が高屈折率光散 乱層に入射されるように、 該発光層と該高屈折率光散乱層との間に介在する層の 屈折率が調整されている。
( 5 ) 背面シートが、 エレクト口ルミネッセンス発光層の屈折率の 9 5 %以上の 屈折率を有する材料を主構成成分とする高屈折率光散乱性反射シートであって、 エレクトロルミネッセンス発光層から背面側に向けて発せられる光の 7 0 %以上 の光が該背面シ一トに入射されるように、 該発光層と該背面シ一トとの間に介在 する層の屈折率が調整されている。
(6) 背面シートが、 エレクトロルミネッセンス発光層の屈折率の 99%以上の 屈折率を有する材料を主構成成分とする高屈折率光散乱性反射シートであって、 エレクトロルミネッセンス発光層と該背面シ一トとの間に介在する層のいずれも が該発光層の屈折率の 85%以上の屈折率を有する。

本発明の第八の E L素子においては、 下記の態様が好ましい。 ( 1 )背面側絶縁体層の拡散反射率が 70 %以上である
(2)背面側絶縁体層の拡散反射率が 90%以上である。
(3) 背面側絶縁体層の層厚が 10〜100〃mの範囲にある。
(4)エレクト口ルミネッセンス発光層が可視光を発する蛍光体から形成されて いる。
(5)エレクト口ルミネッセンス発光層が、 互いに分離区画された領域に形成さ れた、 発光色の色相が互いに異なる二種以上の蛍光体層からなる。
( 6 ) 前面側光透過性電極と光透過性保護膜との間にカラ一フィル夕一層及び/ 又は N Dフィル夕一層が付設されている。

( 1 1 ) エレクト口ルミネッセンス発光層が、 青色光を発する蛍光体から形成さ れており、 かつ高屈折率光散乱層として、 青色光を吸収して、 緑色光、 赤色光、 もしくは白色光を発する高屈折率光散乱性蛍光体層が付設されている。
以下に、 本発明のエレクロトルミネヅセンス素子の構成について、 その代表的 な構成例を示す添付図面を参照しながら詳しく説明する。 なお、 本明細書の説明 において、 高屈折率と.は、 屈折率が発光層中の誘電体相の屈折率を基準として、 その 8 0 %以上 (好ましくは 9 5 %以上、 さらに好ましくは 9 9 %以上) である ことを意味し、 高屈折率が付けられた層もしくは材料は、 そのような高い屈折率 を示す層もしくは当該の層にそのような高い屈折率を与える材料である。
図 3は、 本発明の第一の分散型 E L素子の代表的な構成を示す。.すなわち、 E L素子は、 背面側の、 光不透過性であって光散乱反射性を示す基板 3 1 b ®上に 背面側光透過性電極 3 2 b、 発光層、 前面側光透過性電極 3 2 a、 光透過性保護 膜 (あるいは波長変換蛍光層、 カラーフィル夕一層、 もしくはそれらの組合せ) 3 7とからなる構成を有し、 発光層は、 蛍光体粒子 3 3 (粒子径は一般的には 3 0 ηπ!〜 5 m、 好ましくは 5 0 ηπ!〜 2〃m) が誘電体相 3 5に分散された構 成をとつていて、 光散乱性を示す。
前面側 (図における下側) に配置された光透過性電極 3 2 aと背面側光透過性 電極 3 2 bとの間に交流電圧 (数十 V乃至数百 V、 周波数 3 0 H z〜1 0 k H z、 波形は任意であるが、 正弦波が好ましい) を印加することにより、 この発光脣は 電場発光を示す。 この発光は、 前面側の保護膜 3 7から取り出される。 E L素子 の各層の間には各種の補助層が設けられることがある。 これらの変形は、 以下に 述べる構成の EL素子についても同様である。
図 4は、 本発明の第一の分散型 EL素子の別の代表的な構成を示す。 即ち、 E L素子は、 背面側の、 光不透過性であって光散乱反射性を示す基板 3 lbの上に、 背面側光透過性電極 32 b、 発光層、 前面側光透過性電極 32 a、 光透過性保護 膜 (あるいは波長変換蛍光層、 カラーフィル夕一層、 もしくはそれらの組合せ) 37とからなる基本構成を有し、 発光層は、 蛍光体粒子 33 (粒子径は一般的に は 30ηπ!〜 5 zm、 好ましくは 50 ηπ!〜 2 と被覆層 40 (—般的な層 厚: 10 Onm〜数 10 m) とからなる複合蛍光体粒子が、 誘電体相 (無機素 材が好ましく用いられ、 あるいは有機素材中に無機素材の超微粒子を添加した複 合材料であってもよい) 35に分散された構成をとり、 光散乱性を示す。
図 5は、 本発明の第二の分散型 EL素子の代表的な構成を示す。 すなわち、 E L素子は、 背面側の光反射層 (もしくは光反射性基板) 5 lbの上に、 背面側光 透過性電極 52 b、 発光層、 前面側光透過性電極 52 a、 光透過性保護膜 57と からなる構成を有し、 発光層は、 誘電体材料からなる芯材 (例えば、 球状もしく は他の形状の芯材) 60b、 蛍光体層 (層厚は一般的には 3011111〜5〃111、 好 ましくは 5 Onm S zm) 53、 そして被覆層 60 aとからなる複合蛍光体粒 子が高誘電率の有機ポリマー相 55に分散された構成をとつており、 光散乱性を 示す。
前面側 (図における下側) に配置された光透過性電極 52 aと背面光透過性電 極 52bとの間に交流電圧を印加することにより、 発光層は電場発光を示す。 こ の発光は、 前面側の保護膜 57から取り出される。
上記の構成において用いることのできる高誘電率有機ポリマーとしては、 シァ ノエチル化セルロース系高誘電樹脂 (シァノエチル化セルロース、 シァノエチル 化ヒドロキシセルロース、 シァノエチル化プルランなど) を挙げることができる が、 BaTi03、 SrTi03、 Ti02、 Y203などの高誘電率超微粒子 (直 径:数 nm〜数/ m) をスチレン樹脂、 シリコーン樹脂、 エポキシ樹脂、 フヅ化 ビニリデン樹脂などのポリマー (誘電率があまり高くないポリマ一) に分散させ たものであってもよい。 図 6は、 本発明の第三の分散型 EL素子の代表的な構成を示す。 すなわち、 E L素子は、 背面側の高屈折率光反射層 (基板を兼ねてもよい) 5 lbの上に、 高 屈折率の背面側光透過性電極 52 b、 発光層、 前面側光透過性電極 52 a、 光透 過性保護膜 ('あるいは波長変換蛍光層、 カラ一フィル夕一層、 もしくはその組合 せ) 57とからなる基本構成を有し、 発光層は、 誘電体材料からなる球状芯材 6 Obと蛍光体層 (層厚は一般的には 30 ηπ!〜 5〃m、 好ましくは 5 0 nm〜2 jum) 53とからなる複合蛍光体粒子が高屈折率高誘電率媒体相 (無機素材が好 ましく用いられ、 あるいは有機素材中に無機素材の超微粒子を添加した複合材料 であってもよい) 60 cに分散された構成をとる。
図 7は、 本発明の第四の分散型 EL素子の構成例を示す。 図 7の EL素子は、 背面側 (素子内で発光した光が取り出される側とは反対の側) に光散乱反射性が 高いセラミック基板 (光不透過性背面シート) 1 2 1を配置し、 その上 (図 7で は下になる) に、 順に、 背面側光透過性電極 (I TO、 厚さ: 0. 0 1〜20 / m) 122 b, 誘電体相に蛍光体粒子が分散固定されてなる発光層 (厚さ: 2〜 50 zm、 好ましくは 5~20 zm、 層平面方向に R、 G、 Bなどの色相の発光 を示す各種の蛍光体がそれぞれ区画され配置されている) 123、 高屈折率の前 面側光透過性電極 122 a, 高屈折率光散乱層 (厚さ : 1〜 50 ^m) 12 5、 カラ一フィル夕一層 (R、 G、 B) 12 6、 そして光透過性保護膜 127が配置 されている。 図 7の EL素子において、 背面側のセラミック基板 12 1以外の層 は、 実質的に透明であるか、 あるいは相当量の光の透過が可能な不透明層である。 なお、 光不透過性背面シート 12 1は、 ガラスシートとその上に積層された光 不透過性層から構成されていてもよい。
図 7の分散型 EL素子の前面側 (図における下側) に配置された光透過性電極 122 aと背面側電極 122bとの間に交流電圧を印加することによって、 発光 層 123は電場発光を示す。 この発光は、 前面側の光透過†生保護膜 127から取 り出される。
図 8は、 本発明の第四の分散型 EL素子の^]の構成例を示す。 図 8の EL素子 は、 背面側に光散乱反射性が高いセラミック基板 13 1を配置し、 その上に、 順 に、 背面側光透過性電極 (I TO、 厚さ : 0. 0 1〜20 m) 132 b, 背面 側絶縁体層 (厚さ : 0. 3〜100〃m) 134b, 誘電体相に蛍光体粒子が分 散固定されてなる発光層 1 33、 前面側光透過性電極 132 a, 高屈折率光散乱 層 (厚さ: 0. 3〜20 zm) 135、 カラーフィルタ一層 (R、 G、 B) 1 3 6、 そして光透過性保護膜 137が配置されている。 図 8の分散型 EL素子にお いても、 背面側のセラミック基板 131以外の層は、 実質的に透明であるか、 あ るいは相当量の光の透過が可能な不透明層である。
図 9は、 本発明の第四の分散型 EL素子の別の構成例を示す。 図 9の EL素子 は、 背面側に光散乱反射性が高いセラミック基板 14 1を配置し、 その上に、 順 に、 背面側光透過性電極 (I TO、 厚さ : 0. 0 1〜20 j m) 142 b, 誘電 体相に蛍光体粒子が分散固定されてなる発光層 143、 高屈折率の絶縁体材料製 光散乱層 (厚さ: 1〜5 O^m) 145、 高屈折率の前面側光透過性電極 (厚さ : 0. 01〜2 O ju ) 142 a, カラ一フィル夕一層 (: R、 G、 B) 146、 そして光透過性保護膜 147が配置されている。 図 9の分散型 EL素子において も、 背面側のセラミック基板 141以外の層は、 実質的に透明であるか、 あるい は相当量の光の透過が可能な不透明層である。
図 10は、 本発明の第五の分散型 EL素子の構成例を示す。 図 10の分散型 E L素子は、 背面側 (素子内で発光した光が取り出される側とは反対の側) に、 光 散乱反射性が高い高屈折率セラミツク基板 (高屈折率光散乱反射性背面シ一ト) 22 1を配置し、 その上に順に、 高屈折率の背面側光透過性電極 (I TO, 厚さ : 0. 01〜20〃m) 222 b, 誘電体相に蛍光体粒子が分散固定されてなる 発光層 (厚さ:厚さ : 2~50 m、 好ましくは 5〜 20〃m、 平面方向に R、 G、 Bなどの色相の発光を示す各種の蛍光体がそれぞれ区画され配置されている) 223、 前面側光透過性電極 222 a、 カラーフィルタ一層 (R、 G, B) 22 6、 そして光透過性保護膜 227が配置されている。 図 10の EL素子において、 背面側の高屈折率セラミック基板 221以外の層は、 実質的に透明であるか、 あ るいは相当量の光の透過が可能な不透明層である。
なお、 高屈折率光散乱反射性背面シ一ト 22 1は、 ガラスシ一トとその上に積 層された高屈折率光散乱層から構成されていてもよい。
前面側 (図における下側) に配置された光透過性電極 2 22 aと背面側電極 2 22 bとの間に交流電圧を印加することによって、 発光層 22 3は電場発光を示 す。 この発光は、 前面側の保護膜 227から取り出される。
図 1 1は、 本発明の第六の分散型 EL素子の構成例を示す。 図 1 1の分散型 E L素子は、 背面側に光散乱反射性が高い高屈折率セラミック基板 23 1を配置し、 その上に、 順に、 高屈折率の背面側光透過性電極 (I TO、 厚さ: 0. 0 1〜2 0 jum) 232 b, 高屈折率の背面側絶縁体層 (厚さ: 0. 3〜 50 zm) 2 3 4、 誘電体相に蛍光体粒子が分散固定されてなる発光層 233、 前面側光透過性 電極 2 32 a、 カラーフィル夕一層 (R、 G、 B) 236、 そして光透過性保護 膜 237が配置されている。 図 1 1の EL素子において、 背面側の高屈折率セラ ミック基板 23 1以外の層は、 実質的に透明であるか、 あるいは相当量の光の透 過が可能な不透明層である。
図 12は、 本発明の第七の分散型 EL素子の構成例を示す。 図 12の分散型 E L素子は、 背面側に光散乱反射性が高い高屈折率セラミック基板 241を配置し、 その上に、 順に、 高屈折率の背面側光透過性電極 (I TO、 厚さ : 0. 0 1~2 0 zm) 242 b, 誘電体相に蛍光体粒子が分散固定されてなる発光層 243、 高屈折率の前面側絶縁体層 (厚さ: 0. 3〜l〃m) 244 a、 高屈折率の前面 側光透過性電極 (厚さ: 0. 01〜20〃m) 242 a, カラ一フィルタ一層 (R、 G、 B) 246、 そして光透過性保護膜 247が配置されている。 図 12 の EL素子においても、 背面側のセラミック基板 24 1以外の層は、 実質的に透 明であるか、 あるいは相当量の光の透過が可能な不透明層である。
図 13は、 本発明の第五の分散型 EL素子の別の構成例を示す。 図 1 3の分散 型 E L素子は、 背面側に光散乱反射性が高い高屈折率セラミヅク基板 2 5 1を配 置し、 その上に、 順に、 高屈折率の背面側光透過性電極 (I TO、 厚さ : 0. 0 1-20 zm) 252 b, 誘電体相に蛍光体粒子が分散固定されてなる発光層 2 53、 前面側光透過性電極 (厚さ : 0. 0 1〜20 m) 252 a, 高屈折率光 散乱層 (厚さ : 1~50 zm) 2 55、 カラーフィル夕一層 (R、 G B) 2 5 6、 そして光透過性保護膜 257が配置されている。 図 13の EL素子において も、 背面側のセラミヅク基板 25 1以外の層は、 実質的に透明であるか、 あるい は相当量の光の透過が可能な不透明層である。 図 1 4は、 本発明の第八の分散型 E L素子の構成例を示す。 図 1 4の分散型 E L素子は、 背面側 (素子内で発光した光が取り出される側とは反対の側) に、 ガ ラス、 金属、 あるいはセラミックなどからなる透明もしくは不透明な基板 3 4 1 を配置し、 その上に順に、 背面側電極 (金属電極あるいは光透過性電極) 3 4 2、 拡散反射率が 5 0 %以上の高屈折率光散乱反射性絶縁体層 (厚さ: 1 0〜1 0 0 j ) 3 4 3、 誘電体相に蛍光体粒子が分散固定されてなる発光層 (厚さ: 2〜 5 0 zm、 好ましくは 5〜2 0 m、 層平面方向に R、 G、 Bなどの色相の発光 を示す各種の蛍光体がそれそれ区画され配置されている) 3 4 4、 前面側光透過 性電極 3 4 6、 カラ一フィル夕一層 (R、 G、 B ) 3 4 7、 そして光透過性保護 膜 3 4 8が配置されている。 図 1 4の E L素子において、 背面側の基板 3 4 1、 背面側電極 3 4 2、 そして背面側の高屈折率光散乱反射性絶縁体層 3 4 3以外の 層は、 実質的に透明であるか、 あるいは相当量の光の透過が可能な不透明層であ る

図 1 5は、 本発明の第九の薄膜型 E L素子の構成例を示す。 図 1 5の E L素子 は、 背面側 (素子内で発光した光が取り出される側とは反対の側) にガラス、 金 属、 あるいはセラミックなどからなる透明もしくは不透明な基板 3 3 1を配置し、 その上に、 順に、 背面側電極 (金属電極あるいは光透過性電極) 3 3 2、 拡散反 射率が 5 0 %以上の高屈折率光散乱反射性絶縁体層 (厚さ : 1 0〜: L 0 0〃m) 3 3 3、 蛍光体の薄膜からなる発光層 (厚さ: 0 . l〜3 m、 層の平面方向に R G、 Bなどの色相の発光を示す各種の蛍光体がそれそれ区画され配置されて いる) 3 3 4、 前面側絶縁体層 (厚さ: 0 . 3〜: l〃m) 3 3 5、 前面側光透過 性電極 3 3 6、 カラーフィルタ一層 (R、 G、 B ) 3 3 7、 そして光透過性保護 膜 3 3 8が配置されている。 図 1 5の E L素子において、 背面側の基板 3 3 1、 背面側電極 3 3 2、 そして背面側の高屈折率光散乱反射性絶縁体層 3 3 3以外の 層は、 実質的に透明であるか、 あるいは相当量の光の透過が可能な不透明層であ る 前面側 (図における下側) に配置された光透過性電極 336と背面側電極 33 2との間に交流電圧を印加することによって、 発光層 334は電場発光を示す。 この発光は、 前面側の保護膜 338から取り出される。 発光層 334が、 薄膜の 蛍光体層である場合には、 各種の蒸着法や塗布法 (ゾルゲル法などを利用) など により発光層が形成される。 なお、 発光層 334と前後の絶縁体層 333、 33 5との間には、 ノ ソファ層などの補助層が付設されることもある。
図 16は、 本発明の第十及び第十一の薄膜型 EL素子の構成例を示す。 図 16 の EL素子は、 背面側 (素子内で発光した光が取り出される側とは反対の側) に 光散乱反射性が高い高屈折率セラミック基板 431 bを配置し、 その上に順に、 高屈折率の背面側光透過性電極 (ITO、 厚さ: 0. 01〜20 juL ) 432 b, 高屈折率の背面側絶縁体層 (厚さ: 0. 3〜50〃m) 434b, 蛍光体の薄膜 からなる発光層 (厚さ: 0. l〜3 m、 層の平面方向に R、 G、 Bなどの色相 の発光を示す各種の蛍光体がそれそれ区画され配置されている) 433、 前面側 絶縁体層 (厚さ: 0. 3〜 1 zm) 434 a, 前面側光透過性電極 432 a、 力 ラーフィル夕一層 (R、 G、 B) 436、 そして光透過性保護膜 437が配置さ れている。 図 16の EL素子において、 背面側の高屈折率セラミック基板 431 b以外の層は、 実質的に透明であるか、 あるいは相当量の光の透過が可能な不透 明層である。
前面側 (図におげる下側) に配置された光透過性電極 432 aと背面側電極 4 32 bとの間に交流電圧を印加することによって、 発光層 433は電場発光を示 す。 この発光は、 前面側の保護膜 437から取り出される。 薄膜の蛍光体層であ る発光層 433は、 各種の蒸着法や塗布法 (ゾルゲル法などを利用) などを利用 して形成される。 発光層 433と前後の絶縁体層 434 a、 434bとの間には、 バッファ層などの補助層が付設されることもある。
図 17は、 本発明の第+及び第十一の薄膜型 EL素子の別の構成例を示す。 図 17の EL素子は、 背面側に光散乱反射性が高い高屈折率セラミック基板 441 bを配置し、 その上に、 順に、 高屈折率の背面側光透過性電極 (ITO、 厚さ : 0. 01-20 zm) 442 b, 高屈折率の背面側絶縁体層 (厚さ: 0. 3〜 5 0〃m) 444b. 蛍光体の薄膜からなる発光層 (厚さ: 0. l〜3〃m、 層の 平面方向に R、 G、 Bなどの色相の発光を示す各種の蛍光体がそれそれ区画され 配置されている) 443、 光散乱反射性の前面側絶縁体層 (厚さ : 0. 3〜2 0 j ) 444 a, 前面側光透過性電極 (厚さ: 0. 0 1〜20〃m) 442 a、 前面側蛍光体層 (厚さ: 5〜20 zm、 W (非発光) 、 又は G (緑色発光) 、 又 は R (赤色発光) ) 448 a、 カラ一フィル夕一層 (R、 G、 B) 446、 そし て光透過性保護膜 447が配置されている。 図 17の EL素子においても、 背面 側のセラミック基板 44 1 b以外の層は、 実質的に透明であるか、 あるいは相当 量の光の透過が可能な不透明層である。

図 21もまた、 本発明の第十及び第十一の薄膜型 E L素子の別の構成例を示す。 図 21の EL素子は、 背面側に光散乱反射性が高い高屈折率セラミック基板もし くはガラス基板 48 lbを配置し、 その上に、 順に、 背面側の光透過性電極 (I TO、 厚さ: 0. 0 l~20 m) もしくは金属電極 482 b、 高屈折率の背面 側絶縁体層兼光散乱層 (厚さ: 0. 3〜100 /m) 484b (485 b) 、 蛍 光体の薄膜からなる発光層 (厚さ: 0. l〜3〃m、 紫外 (UV)発光蛍光体か らなる層) 483、 前面側絶縁体層 (厚さ: 0. 3〜 1〃m) 484 a, 前面側 光透過性電極 (厚さ : 0. 01〜20 m) 482 a、 カラーフィル夕一層 (R、 G、 B) 486、 そして光透過性保護膜 487が配置されている。 図 21の EL 素子においても、 背面側の高屈折率セラミック基板 481 b以外の層は、 実質的 に透明であるか、 あるいは相当量の光の透過が可能な不透明層である。
図 22は、 本発明の第十二乃至第十四の薄膜型 EL素子の構成例を示す。 図 2 2の EL素子は、 背面側 (素子内で発光した光が取り出される側とは反対の側) に光散乱反射性が高いセラミック基板 53 lbを配置し、 その上に、 順に、 背面 側光透過性電極 (ITO、 厚さ: 0. 01〜20〃m) 532b、 背面側絶縁体 層 (厚さ: 0. 3〜100 zm) 534 b 蛍光体の薄膜からなる発光層 (厚さ : 0. l〜3 /m、 層の平面方向に R、 G、 Bなどの色相の発光を示す各種の蛍 光体がそれそれ区画され配置されている) 533、 高屈折率の前面側絶縁体層 (厚さ: 0. 3〜 1 zm) 534 a, 高屈折率の前面側光透過性電極 532 a, 高屈折率光散乱層 (厚さ : l〜50 zm) 535 a、 カラ一フィル夕一層 (R、 G、 B) 536、 そして光透過性保護膜 537が配置されている。 図 22の EL 素子において、 背面側のセラミック基板 531 b以外の層は、 実質的に透明であ るか、 あるいは相当量の光の透過が可能な不透明層である。
前面側 (図における下側) に配置された光透過性電極 532 aと背面電極 53 . 2 bとの間に交流電圧を.印加することによって、 発光層 533は電場発光を示す。 この発光は、 前面側の保護膜 537から取り出される。 薄膜の蛍光体層である発 光層 533は、 各種の蒸着法や塗布法 (ゾルゲル法などを利用) などにより形成 される。 なお、 発光層 533と前後の絶縁体層 534 a、 534 bとの間には、 バッファ層などの補助層が付設されることもある。
図 23は、 本発明の第十二乃至第十四の薄膜型 EL素子の別の構成例を示す。 図 23の E L素子は、 背面側に光散乱反射性が高いセラミヅク基板 541 bを配 置し、 その上に、 順に、 背面側光透過性電極 (I T 0、 厚さ: 0. 01〜 20 / m) 542 b, 背面側絶縁体層 (厚さ: 0. 3〜; L 00〃m) 544b、 蛍光体 の薄膜からなる発光層 (厚さ: 0. l〜3 zm、 層の平面方向に R、 G、 Bなど の色相の発光を示す各種の蛍光体がそれぞれ区画され配置されている) 543、 高屈折率の前面側絶縁体層 (厚さ: 0. 3〜l〃m) 544a、 前面側光透過性 電極 542 a、 高屈折率光散乱層 (厚さ : 1〜5 O^m) 545 a, 前面側蛍光 体層 (厚さ: 5〜20 m、 W (非発光) 、 又は G (緑色発光) 、 又は R (赤色 発光) ) 548 a、 そして光透過性保護膜 547が配置されている。 図 23の E L素子においても、 背面側のセラミック基板 541 b以外の層は、 実質的に透明 であるか、 あるいは相当量の光の透過が可能な不透明層である。 図 24もまた、 本発明の第十二乃至第十四の薄膜型 EL素子の別の構成例を示 す。 図 24の EL素子は、 背面側に光散乱反射性が高いセラミヅク基板 5 5 1 b を配置し、 その上に、 順に、 背面側光透過性電極 (I TO、 厚さ: 0. 0 1〜2 0〃m) 5 52 b、 背面側絶縁体層 (厚さ : 0. 3〜 50 m) 554 b, 蛍光 体の薄膜からなる発光層 (厚さ: 0. l〜3 zm、 紫外 (UV) 発光蛍光体から なる層) 5 53、 高屈折率の前面側絶縁体層兼光散乱層 (厚さ : 0. 3〜20 / m) 554 a又は 5 55 a、 高屈折率の前面側光透過性電極 (厚さ: 0. 0 1〜 20 m) 5 52 a, カラ一フィル夕一層 (R、 G、 B) 55 6、 そして光透過 性保護膜 5 57が配置されている。 図 24の EL素子においても、 背面側のセラ ミヅク基板 5 5 1 b以外の層は、 実質的に透明であるか、 あるいは相当量の光の 透過が可能な不透明層である。 '

図 2 7の分散型 E L素子では、 光透過性電極 6 4 2 aと光透過性電極 6 4 2 b との間に交流電圧を印加することによって、 発光層 6 4 3が電場発光を示す。 同 様にして、 光透過性電極 6 4 2 bと光透過性電極 6 4 2 cとの間に交流電圧を印 加することによって発光層 6 4 4が、 そして光透過性電極 6 4 2 dと光透過性電 極 6 4 2 eとの間に交流電圧を印加することによって発光層 6 4 6が、 それそれ 電場発光を示す。 これらの交流電圧の印加を任意に行なうことによって、 所望の 発光が、 高屈折率光散乱層 6 4 7を通過して、 前面側の保護膜 6 4 8から取り出 される。 なお、 各発光層 (蛍光体層) と光透過性電極との間には、 絶縁体層が付 設されることもある。 また、 E L素子には通常、 バッファ層を含めて、 各種の補 助層が各層の間に設けられることがある。 これらの構成のバリエーションは、 以 下に述べる各種の構成の E L素子についても同様である。
なお、 光不透過性背面シ一ト 6 4 1は、 ガラスシートとその上に積層された光 不透過性層とから構成されていてもよい。
図 2 8は、 本発明の多色画像表示用の分散型 E L素子の別の構成例を示す。 こ の E L素子では、 背面側 (素子内で発光した光が取り出される側とは反対の側) に、 光散乱反射性が高い高屈折率セラミック基板 (高屈折率光散乱反射性シート) 6 5 1を配置し、 その上 (図 2 8では下になる) に、 順に、 背面側光透過性電極

図 2 8の分散型 E L素子では、 光透過性電極 6 5 2 aと光透過性電極 6 5 2 b との間に交流電圧を印加することによって、 発光層 6 5 3が電場発光を示す。 同 様にして、 光透過性電極 6 5 2 bと光透過性電極 6 5 2 cとの間に交流電圧を印 加することによって発光層 6 5 4が、 そして光透過性電極 6 5 2 dと光透過性電 極 6 5 2 eとの間に交流電圧を印加することによって発光層 6 5 6が、 それそれ 電場発光を示す。 これらの交流電圧の印加を任意に行なうことによって、 所望の 発光が、 前面側の保護膜 6 5 8から取り出される。 なお、 各発光層から背面側に 発せられた光は、 背面側の高屈折率セラミック基板 6 5 1で散乱反射されて、 そ の一部が前面側の保護膜 6 5 8から取り出される。
なお、 高屈折率光散乱反射性シート 6 5 1は、 ガラスシートとその上に積層さ れた光散乱性が高い高屈折率光散乱層とから構成されていても良い。

図 29の薄膜型 E L素子では、 光透過性電極 662 aと光透過性電極 662 b との間に交流電圧を印加することによって、 発光層 6 63が電場発光を示す。 同 様にして、 光透過性電極 6 62 b 光透過性電極 662 cとの間に交流電圧を印 加することによって発光層 664が、 そして光透過性電極 662 dと光透過性電 極 6 62 eとの間に交流電圧を印加することによって発光層 6 66が、 それそれ 電場発光を示す。 これらの交流電圧の印加を任意に行なうことによって、 所望の 発光が、 高屈折率光散乱層 667を通過して、 前面側の保護膜 6 68から取り出 cれ^ ) 0
図 30に、 本発明のエレクトロルミネッセンス素子の発光効率の向上を説明す るための、 平行平面からの光取り出し効率を表わすグラフを示す。 すなわち、 屈 折率 の発光層から屈折率 n2の層に光を取り出す場合において、 その屈折率比 (n1/n2) と光取り出し効率 7との関係は、 図 30のグラフで表される。 光取 り出し効率??は、 屈折率差が 5%で 30%、 10%で 42%、 そして 20%で 5 5%低下する。 なお、 このグラフは発光層の片面のみを考慮した場合であり、 発 光層の両面に向かった光を片面から取り出した場合には、 反対側で光反射がない 限り取り出し効率はその 1 2になる。
次に、 本発明のエレクトロルミネッセンス素子の構成要素となる基板および各 層の材料やサイズなどの例を説明する。
[光不透過性であって、 光散乱皮射性を示す基板]
光不透過性かつ光散乱反射性基板の代表的な例とし Tは、 セラミック基板が挙 げられる。 セラミック基板の材料の例としては、 Y203、 Ta205、 BaTa26、 BaT i 03、 T i02、 S r (Z r, T i) 03、 S rT i 03、 PbT i 03、 A 1203、 S i3N4、 ZnS、 Z r02、 PbNb03、 Pb (Zr, T i) 03などを挙げることができる。 あるいは、 ガラス等の透明基板や金属基板の上 に、 光散乱反射層を形成してもよい。 光散乱性を有するためには、 その材料とし て、 下記の絶縁体層および蛍光体の母体と同様な材料 (ただし、 使用波長領域に 実質的な光吸収の存在しないもの) を用いることができ、 その構造としては、 層 の内部に屈折率の異なる領域 (サブミクロンレベルから数十ミクロンレベルのサ ィズの空隙や微粒子) を形成する。 セラミック基板は、 スクリーン印刷後の熱処 理によつて焼結体とする方法などを利用して作製することができる。
[ガラス基板]
代表例としては、 ノンアルカリガラス (バリゥムボ口シリケ一トガラス、 アル ミノシリケートガラス) を挙げることができる。
[光散乱反射層]
素材的には、 以下に述べる絶縁体層および蛍光体の母体と同様な材料 (ただし、 使用波長領域に実質的な光吸収の存¾しないもの) を用いることができるが、 そ の構造としては、 層の内部に屈折率の異なる領域 (サブミクロンレベルから数十 ミクロンレベルのサイズの空隙や微粒子) を形成する。
[光透過性電極] - I TO、 ΖηΟ: Al、 特開平 10— 190028号公報に記載されている複 合酸化物、 特開平 6— 150723号公報に記載されている GaN系材料、 特開 平 8 - 262225号公報や特閧平 8— 264022号公報、 同 8— 26402 3号公報に示されている Zn2I n205、 (Zn, Cd, Mg) 0— (B3 Al 3 Ga, I n, Y) 203— (S i, Ge, Sn, Pb, T i, Z r ) 02、 あるい は (Zn, Cd, Mg) 0- (B5 Al, Ba3 In, Y) 20a- (S i3 Sn, Pb) 0、 MgO— In203などを主成分とするもの、 Snひ 2系材料を挙げる ことができる。
[発光層の蛍光体]

[蛍光体粒子を被覆するための材料]
Y203、 Ta205、 B aTa206、 B aT i 03、 T iO2、 S r (Z r, T i) 03、 S rT i〇3、 PbT i03、 A 1203、 S i3N4、 ZnS、 Z r02、 Pb Nb03、 Pb (Z r, T i) 03などを挙げることができる。 誘電率が高く、 絶 縁破壊しにくいもの、 そして蛍光体粒子の表面に界面準位を形成して電子供給源 となりやすいものが好ましい。 なお、、層としての誘電率を大幅に低下させるもの でなければ、 焼結体などの光散乱性のものであってもよい。
[絶縁体層、 およびび発光層の誘電体相用の材料]
( 1 ) シァノエチル化セルロース系高誘電樹脂 (シァノエチル化セルロース、 シ ァノエチル化ヒドロキシセルロース、 シァノエチル化プルラン等) などの高誘電 率有機ポリマーあるいはスチレン樹脂、 シリコーン樹脂、 エポキシ樹脂、 フヅ化 ビニリデン樹脂などの比較的誘電率が低い有機ポリマ一に、 BaT i03、 S r T i03、 T i02、 Y203などの高誘電率超微粒子 (直径:数 nm〜数/ zm) を 分散させたもの。
(2) Y203、 Ta205、 B aT a206、 BaT i03、 T i02、 S r (Z r, T i) 03ヽ S r T i 03s PbT i 03ヽ A 1203ヽ S i3N4ヽ ZnS、 Z r 02, PbNb03、 Pb (Z r3 Ti) 03など。 誘電率が高く、 絶縁破壊しにくいも のが好ましい。 光散乱性を付与するためには、 蛍光体粒子 (あるいは誘電体被覆 蛍光体粒子) とは屈折率が異なる材料を用いるか、 層内部に屈折率の異なる領域
(サブミクロンレベルから数十ミクロンレベルのサイズの空隙や微粒子) を形成 する方法が利用できる。
[高屈折率光透過性電極]
光透過性電極材料として前記したものの内、 発光層の誘電体相に用いる材料の 屈折率と略同等もしくはそれ以上の屈折率を示す材料を用いることができる。
[高屈折率光散乱層]
光散乱反射層材料として前記したものの内、 発光層や中間層の屈折率と略同等 もしくはそれ以上の屈折率を示す材料が用いられる。
[絶縁体層]
Y203、 Ta205、 BaTa206、 BaTi03、 Ti02、 S r (Z r 5 Ti) 03、 S r T i 03s PbT i 03s A 1203、 Si3N4、 ZnS、 Zr02、 P b Nb03、 Pb (Zr, T i ) 03などを挙げること'ができる。 誘電率が高く、 絶 縁破壌が起こりにくい素材が好ましい。 なお、 層としての誘電率を大幅に低下さ せるものでなければ、 焼結体などの光散乱性のものであってもよい。
[バッファ層]
発光層や中間層の屈折率と略同等もしくはそれ以上の屈折率を示す材料を用い ることが望ましい。
[前面側に配置する蛍光体層]

1〜50〃mの光透過性の膜であり、 反射防止、 汚れ防止、 帯電防止などの機 能が付与されていてもよい。 多層保護膜としてもよい。.
[実施例 1 ]
光不透過性であって光散乱反射性を示す基板として、 厚さ 35 O zmの B a S 04練り込み白色ポリエチレンテレフ夕レート (PE T) シートを用意した。 こ の基板上に、 樹脂中に I n 203および S n 02等の導電性粒子を分散してなる背 面側光透過性電極 (厚さ:約 10 m) をスクリーン EP刷により形成した。
次いで、 ZnS : Mn蛍光体の球形粒子 (平均粒径: 1 jum) を噴霧熱分解法 により作製した後、 その外側に BaTi 03誘電体材料からなる被覆層 (平均層 厚: 0. 2〃m) を、 金属アルコキシド混合物の加水分解法により (特開平 6— 200245号公報参照) 形成して、 複合蛍光体粒子を得た。 この複合蛍光体粒 子と BaT i 03超微粒子 (平均粒径: 0. 3〃m) をアクリル樹脂溶液に分散 した後 (樹脂':蛍光体粒子: BaT i03超微粒子 = 2 : 1 : 1 (体積比) ) 、 分散液を光透過性電極の表面に塗布し乾燥して発光層 (平均層厚: 10〃m) を 形成した。 1 次に、 光透過性保護膜として厚さ 10 zmの PETシートを用意し、 この PE Tシートの片面に、 前面側光透過性電極として、 スパッタリングにより I TO電 極 (厚さ: 0. l〃m) を形成した後、 これを I TO電極を下に向けて発光層上 にラミネートした。 このようにして、 図 4に示したような本発明の分散型 EL素 子を製造した。
[実施例 2 ]
光不透過性であって光散乱反射性を示す基板として、 厚さ 350 mの BaS 04練り込み白色 PETシートを用意した。 この基板上に、 樹脂中に In203お よび Sn02等の導電性粒子を分散してなる背面側光透過性電極 (厚さ:約 10 urn) をスクリーン印刷により形成した。
次いで、 B aT i 03誘電体材料からなる球状芯材 (平均直径: l m) を噴 霧熱分解法により作製した後、 その外側に ZnS: Mn蛍光体からなる層 (平均 層厚: 0. 2 /m) を、 MOCVD法により (第 WO 96/09353号公報参 . 照) 形成し、 更にその外側に BaT i03からなる外側誘電体層 (平均層厚: 0. 2 zm) を、 金属アルコキシド混合物の加水分解法により (特閧平 6— 2002 45号公報参照)形成して、 複合蛍光体粒子を得た。 この複合蛍光体粒子と B a Ti03超微粒子 (平均粒径: 0. 3um) をアクリル樹脂溶液に分散した後 (樹 脂:蛍光体粒子: B a T i 03超微粒子 = 2 : 1 : 1 (体積比) ) 、 分散液を光 透過性電極の表面に塗布し乾燥して発光層 (平均層厚: 10 zm) を形成した。 次に、 光透過性保護膜として厚さ 1 O zmの PETシートを用意し、 この PE Tシートの片面に、 前面側光透過性電極として、 スパヅ夕リングにより I T〇電 極 (厚さ: 0. 1 zm) を形成した後、 これを IT 0電極を下に向けて発光層上 にラミネートした。 このようにして、 図 5に示したような本発明の分散型 EL素 子を製造した。
[産業上の利用可能性]
本発明のエレクト口ルミネッセンス素子は、 従来と同程度のサイズで、 かつ従 来と同程度の電力使用量で、 内部で発光した光を高い効率で外部に取り出すこと を可能にする。 また、 本発明の分散型エレクト口ルミネッセンス素子は、 発光層 からの発光効率も高めることができる。

5 . 誘電体相が、 有機ポリマ一中に無機もしくは有機の微粒子が分散されてな る相である請求項 1乃至 4のうちの何れかの項に記載のエレクト口ルミネヅセン ス素子。
6 . 背面シート、 背面側電極、 エレクト口ルミネッセンス発光粒子が誘電体相 に分散されてなる発光層、 前面側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本構成を有する分散型エレクト口ルミネッセンス素子であ つて、 エレクト口ルミネッセンス発光粒子が、 誘電体材料粒子の周囲に蛍光体層 が形成され、 さらにその外側に被覆層が形成されてなる粒子であることを特徴と するエレクト口ルミネッセンス素子。
7 . 誘電体相が有機ポリマーからなる請求項 6に記載のエレクトロルミネヅセ ンス素子。
8 . 誘電体相が、 有機ポリマー中に無機もしくは有機の微粒子が分散されてな る相である請求項 6に記載のエレクトロルミネッセンス素子。
9 . 発光層が光散乱性を示す層である請求項 7または 8に記載のエレクトロル ミネヅセンス素子。
1 0 . 背面側電極が光透過性電極であり、 背面シートが光散乱反射性を示す請 求項 7乃至 9のうちの何れかの項に記載のェレクト口ルミネヅセンス素子。

1 4 . 背面側電極が光透過性電極であり、 背面シ一トが光散乱反射性を示し、 前面側電極と前面保護膜との間に、 エレクトロルミネッセンス発光粒子の蛍光体 層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする高屈折率光散 乱層が付設されており、 かつエレクトロルミネッセンス発光粒子から前面側に向 けて発せられる光の 4 0 %以上の光が該高屈折率光散乱層に入射されるように、 該発光粒子と該高屈折率光散乱層との間に介在する材料の屈折率が調整されてい る請求項 7乃至 1 3のうちのいずれかの項に記載のエレクトロルミネッセンス素 子。
1 5 . 背面シート、 背面側電極、 エレクト口ルミネッセンス発光粒子が誘電体 相に分散されてなる、 光散乱性もしくは非光散乱性の発光層、 前面側光透過性電 極、 そして光透過性の前面保護膜が、 この順に積層された基本構成を有する分散 型エレクト口ルミネヅセンス素子であって、 エレクト口ルミネッセンス発光粒子 が、 誘電体材料粒子の周囲に蛍光体層が形成されてなる粒子であること,を特徴と するエレクト口ルミネッセンス素子。
1 6 . 背面側電極が光透過性電極であり、 背面シートが光散乱反射性を示す請 求項 1 5に記載のエレクトロルミネヅセンス素子。
1 7 . 発光層の誘電体相が、 発光粒子中の蛍光体層の屈折率の 6 5 %以上の屈 折率を有する請求項 1 5もしくは 1 6に記載のエレクトロルミネッセンス素子。
1 8 . エレクト口ルミネッセンス発光粒子の内部の誘電体材料粒子が、 該発光 粒子中の蛍光体層の誘電率の 3倍以上の誘電率を示す請求項 1 5乃至 1 7のうち の何れかの項に記載のェレクト口ルミネッセンス素子。
1 9 . 背面側電極が光透過性電極であり、 背面シートが、 エレクト口ルミネッ センス発光粒子の蛍光体層の屈折率の 8 0 %以上の屈折率を有する材料を主構成 成分とする高屈折率光散乱性反射シートであって、 エレクトロルミネッセンス発 光粒子から背面側に向けて発せられる光の 4 0 %以上の光が該背面シートに入射 されるように、 該発光粒子と該背面シ一トとの間に介在する材料の屈折率が調整 されている請求項 1 5乃至 1 8のうちの何れかの項に記載のエレクトロルミネヅ センス素子。 .
2 .0 . 背面側電極が光透過性電極であり、 背面シートが光散乱反射性を示し、 前面側電極と前面保護膜との間に、 エレクト口ルミネッセンス発光粒子の蛍光体 層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする高屈折率光散 乱層が付設されており、 かつエレクトロルミネッセンス発光粒子から前面側に向 けて発せられる光の 4 0 %以上の光が該高屈折率光散乱層に入射されるように、 該発光粒子と該高屈折率光散乱層との間に介在する材料の屈折率が調整されてい る請求項 1 5至 1 9のうちの何れかの項に記載のエレクト口ルミネッセンス素子。
2 1 . 背面シート、 背面側光透過性電極、 エレクト口ルミネッセンス発光粒子 が誘電体相に分散され Tなるエレクトロルミネヅセンス発光層、 前面側光透過性 電極、 そして光透過性の前面保護膜が、 この順に積層された基本構成を有する分 散型エレクト口ルミネッセンス素子であって、 背面シートが光散乱効果による光 反射性を示し、 前面側光透過性電極と前面保護膜との間に、 エレクト口ルミネッ センス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする高 屈折率光散乱層が付設されており; かつエレクトロルミネッセンス発光層から前 面側に向けて発せられる光の 4 0 %以上の光が該高屈折率光散乱層に入射される ように、 該発光層と該高屈折率光散乱層との間に介在する層の屈折率が調整され ていることを特徴とするエレクトロルミネッセンス素子。
2 2 . エレクト口ルミネッセンス発光層と前面側光透過性電極及び 又は背面 側光透過性電極との間に絶縁体層が備えられている請求項 2 1に記載のエレクト 口ルミネッセンス素子。
2 3 . 高屈折率光散乱層が、 エレクト口ルミネヅセンス発光層の屈折率の 9 5 %以上の屈折率を有する材料を主構成成分とする層であって、 エレクトロルミネ ッセンス発光層から前面側に向けて発せられる光の 7 0 %以上の光が高屈折率光 散乱層に入射されるように、 該発光層と該高屈折率光散乱層と 間に介在する層 の屈折率が調整されている請求項 2 1もしくは 2 2に記載のエレクト口ルミネヅ センス素子。
2 4 . 背面シート、 背面側光透過性電極、 エレクト口ルミネッセンス発光粒子 が誘電体相に分散されてなるエレクトロルミネッセンス発光層、 前面側光透過性 電極、 そして光透過性の前面保護膜が、 この順に積層された基本構成を有する分 散型エレクト口ルミネッセンス素子であって、 背面シートが、 エレクトロルミネ ヅセンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする 高屈折率光散乱性反射シートであって、 エレクトロルミネッセンス発光層から背 面側に向けて発せられる光の 4 0 %以上の光が該背面シートに入射されるように、 該発光層と該背面シートとの間に介在する層の屈折率が調整されていることを特 徴とするエレクト口ルミネッセンス素子。
2 5 . エレクト口ルミネッセンス発光層と前面側光透過性電極及び/又は背面 側光透過性電極との間に絶縁体層が備えられている請求項 2 4に記載のエレクト 口ルミネッセンス素子。
2 6 . さらに前面側光透過性電極と前面保護膜との間に、 エレクト口ルミネッ センス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする高 屈折率光散乱層が付設されていて、 エレクトロルミネッセンス発光層から前面側 に向けて発せられる光の 4 0 %以上の光が該高屈折率光散乱層に入射されるよう に、 該発光層と該高屈折率光散乱層との間に介在する層の屈折率が調整されてい る請求項 2 4もしくは 2 5に記載のエレクトロルミネッセンス素子。
2 7 . 背面シート、 背面側電極、 背面側絶縁体層、 エレクト口ルミネッセンス 発光粒子が誘電体相に分散されてなるエレクトロルミネッセンス発光層、 前面側 光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本構成を 有する分散型エレクト口ルミネッセンス素子であって、 背面側絶縁体層が、 エレ クトロルミネッセンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構 成成分とする高屈折率光散乱性絶縁体層であって、 エレクトロルミネッセンス発 光層から背面側に向けて発せられる光の 4 0 %以上の光力 s該背面側絶縁体層に入 射されることを特徴とするエレクトロルミネッセンス素子。
2 8 . 上記背面シートが光散乱効果による光反射性を示し、 かつ上記背面側電 極が光透過性電極である請求項 2 7に記載のエレクトロルミネヅセンス素子。
2 9 . 背面シート、 背面側光透過性電極、 エレクト口ルミネッセンス発光粒子 が誘電体相に分散されてなるエレクトロルミネッセンス発光層、 前面側絶縁体層、 前面側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本 構成を有する分散型エレクトロルミネッセンス素子であって、 背面シートが光散 乱効果による光反射性を示し、 前面側絶縁体層が、 エレクト口ルミネッセンス発 光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする高屈折率光 散乱性絶縁体層であって、 エレクトロルミネッセンス発光層から前面側に向けて 発せられる光の 4 0 %以上の光が該前面側絶縁体層に入射されるように調整され ていることを特徴とするエレクトロルミネヅセンス素子。
3 0 . 背面シート、 背面側電極、 背面側絶縁体層、 エレクト口ルミネッセンス 発光粒子が誘電体相に分散されてなるエレクトロルミネッセンス発光層、 前面側 光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本構成を 有する分散型エレクトロルミネヅセンス素子であって、 該背面側絶縁体層が 1 0 m以上の厚みを持ち、 かつ拡散反射率が 5 0 %以上の高屈折率光散乱反射性絶 縁体層であることを特徴とするエレクト口ルミネヅセンス素子。
3 1 . 背面側絶縁体層の拡散反射率が 7 0 %以上である請求項 3 0に記載のェ レクトロルミネヅセンス素子。
3 2 . 背面側絶縁体層の層厚が 1 0〜1 0 0 zmの範囲に る請求項 3 0もし くは 3 1に記載のエレクトロルミネッセンス素子。
3 3 . 背面シート、 背面側電極、 背面側絶縁体層、 エレクト口ルミネッセンス 発光層、 前面側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層さ れた基本構成を有するエレクトロルミネッセンス素子であって、 該背面側絶縁体 層が 1 0〃m以上の厚みを持ち、 かつ拡散反射率が 5 0 %以上の高屈折率光散乱 反射性絶縁体層であることを特徴とするエレクト口ルミネヅセンス素子。
3 4 . エレクト口ルミネヅセンス発光層の前面 に絶縁体層が設けられている 請求項 3 3に記載のエレクトロルミネッセンス素子。
3 5 . 背面側絶縁体層の拡散反射率が 7 0 %以上である請求項 3 3に記載のェ レクト口ルミネッセンス素子。 '
3 6 . 背面側絶縁体層の層厚が 1 0〜 1 0 0 zmの範囲にある請求項 3 3もし くは 3 5に記載のエレクト口ルミネッセンス素子。
3 7 . エレクトロルミネッセンス発光層が蛍光体薄膜である請求項 3 3乃至 3 6のうちの何れかの項に記載のエレクト口ルミネヅセンス素子。
3 8 . 背面シート、 背面側光透過性電極、 エレクト口ルミネッセンス発光層、 前面側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本 構成を有するエレクト口ルミネヅセンス素子であって、 背面シートが、 エレクト ロリレミネッセンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成 分とする高屈折率光散乱性反射シ一トであって、 エレクト口ルミネッセンス発光 層から背面側に向けて発せられる光の 4 0 %以上の光が該背面シートに入射され るように、 該発光層と該背面シートとの間に介在する層の屈折率が調整されてい ることを特徴とするエレクトロルミネヅセンス素子。
3 9 . エレクト口ルミネヅセンス発光層の前面側及び/又は背面側に絶縁体層 が備えられている請求項 3 8に記載のエレクトロルミネッセンス素子。
4 0 . さらに前面側光透過性電極と前面保護膜との間に、 エレクト口ルミネヅ センス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする高 屈折率光散乱層が付設されていて、 エレクト口ルミネッセンス発光層から前面側 に向けて発せられる光の 4 0 %以上の光が該高屈折率光散乱層に入射されるよう に、 該発光層と該高屈折率光散乱層との間に介在する層の屈折率が調整されてい る請求項 3 8に記載のエレクトロルミネッセンス素子。
4 1 . 背面シート、 光透過性背面側電極、 背面側絶縁体層、 エレクトロルミネ ッセンス 光層、 前面側光透過性電極、 そして光透過性の前面保護膜が、 この順 に積層された基本構成を有するエレクトロルミネッセンス素子であって、 背面シ —トが光散乱反射性であって、 かつ背面側絶縁体層が、 エレクト口ルミネッセン ス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分とする高屈折 率光散乱性絶縁体層であって、 エレクト口ルミネッセンス発光層から背面側に向 けて発せられる光の 4 0 %以上の光が該背面側絶縁体層に入射されることを特徴 とするエレクトロルミネッセンス素子。
4 2 . エレクト口ルミネッセンス発光層の前面側に絶縁体層が設けられている 請求項 4 1に記載のエレクトロルミネヅセンス素子。
4 3 . 背面シート、 背面側光透過性電極、 エレクト口ルミネッセンス発光層、 前面側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本 構成を有するエレクトロルミネッセンス素子であって、 背面シートが光散乱効果 による光反射性を示し、 前面側光透過性電極と前面保護膜との間に、 エレクト口 ルミネッセンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成分 とする高屈折率光散乱層が付設されていて、 エレクト口ルミネッセンス発光層か ら前面側に向けて発せられる光の 4 0 %以上の光が該高屈折率光散乱層に入射さ れるように、 該発光層と該高屈折率光散乱層との間に介在する層の屈折率が調整 されていることを特徴とするエレクトロルミネッセンス素子。
4 4 . エレクトロノレミネヅセンス発光層の前面側及び 又は背面側に絶縁体層 が備えられてなる請求項 4 3に記載のエレクト口ルミネッセンス素子。
4 5 . 背面シート、 背面側光透過性電極、 エレクト口ルミネッセンス発光層、 前面側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本 構成を有するエレクトロルミネッセンス素子であって、 背面シートが光散乱効果 による光反射性を示し、 エレクト口ルミネッセンス発光層の前面側に、 エレクト ロルミネッセンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成 分とする高屈折率光散乱性絶縁体層が設けられていて、 エレクトロルミネヅセン ス発光層から前面側に向けて発せられる光の 4 0 %以上の光が該高屈折率光散乱 性絶縁体層に入射されることを特徴とするエレクト口ルミネッセンス素子。
4 6 . エレクトロルミネッセンス発光層の背面側に絶縁体層が設けられている 請求項 4 5に記載のェレクト口ルミネヅセンス素子。
4 7 . 背面シート、 背面側光透過性電極、 エレクト口ルミネッセンス発光層、 前面側光透過性電極、 そして光透過性の前面保護膜が、 この順に積層された基本 構成を有するエレクト口ルミネッセンス素子であって、 背面シートが光散乱効果 による光反射性を示し、 エレクトロルミネッセンス発光層の背面側に、 エレクト ロルミネヅセンス発光層の屈折率の 8 0 %以上の屈折率を有する材料を主構成成 分とする高屈折率光散乱性絶縁体層が設けられていて、 エレクトロルミネッセン ス発光層から背面側に向けて発せられる光の 4 0 %以上の光が該高屈折率光散乱 性絶縁体層に入射されることを特徴とするエレクト口ルミネッセンス素子。
