Definitions
- the present invention relates to a method for contacting a semiconductor component with a metallization on a film.
- electrically conductive connections can also be made at a low processing temperature.
- many such adhesives already require higher temperatures for curing, at which the plastic material of a film is damaged or a metallization applied to it is detached.
- the electrical conductivity is not sufficient for many applications and the connection made is sensitive to moisture.
- the object of the present invention is to provide a method for contacting a semiconductor component with a metallized plastic film which can be carried out at a temperature at which the film is not damaged and which provides a permanent electrically conductive connection of sufficient conductivity.
- a solder material preferably a metal, composed of at least two metallic or semiconducting chemical elements is applied to a contact of the semiconductor component or to the metal layer of the film at the point provided for contacting.
- This solder material is designed in such a way that it has a melting point which is below a temperature which is critical for the resistance of the film, and that after melting it forms a material which, after solidification, has a higher melting point than the original solder material.
- the molten solder material is preferably such that it forms an alloy or intermetallic compound or phase with the metal of the metal layer of the foil or with the metal of the contact of the semiconductor component. - a 100 nm thick layer of ' Bi 22 In 78 can be sputtered onto the contact of the component.
- the electrical A tric conductive connection is formed within a few seconds when heated to 80 ° C and can be loaded up to 650 ° C.
- the other eutectic compositions given above have melting points of 139 ° C. (Bi 43 Sn 57 ) and 117 ° C.
- the intermetallic phases Biln and Biln 2 which are metallic compounds of bismuth and indium in stoichiometric ratios, melt at 109.5 ° C and 89 ° C, respectively. These are also temperatures that are still safe for conventional plastic films.
- An intermetallic phase has the advantage that it is the only phase that evaporates at a certain temperature and does not evaporate like a mixture of substances with different vapor pressures of the components it contains. Therefore, if such an intermetallic phase or stoichiometric composition is used as the solder material, it is possible to apply the solder material by means of electron beam evaporation.

Description
Beschreibung
