本発明は、 化学線感応型ポリイ ミ ド前駆体組成物を用いたポリイミ ドパターン の形成方法に関するものであり、 さらに詳しくは、 化学線感応型ポリイ ミ ド前駆 体組成物を用いたポジ型ポリイ ミ ドパターンの形成方法に関するものである。 背景技術
化学線感応型ポリイ ミ ド前駆体組成物を用いたポリイ ミ ドパターンの形成方法 としては次の方法が知られていた。
( A ) ポリアミ ド酸に化学線により 2量化又は重合可能な炭素一炭素二重結合お よびァミノ基又はその四級化塩を添加した組成物を用いたポリィ ミ ドパ夕一ンの 形成方法 (例えば U S P 4 2 4 3 7 4 3号明細書) 。
( B ) ポリアミ ド酸にアクリルアミ ド類を添加した組成物を用いたポリイ ミ ドパ ターンの形成方法 (例えば E P公開 4 3 0 2 2 0号) 。
( C ) ポリアミ ド酸にエステル基で感光性基を導入した化学線感応型ポリイ ミ ド 前駆体組成物を用いたポリイ ミ ドパターンの形成方法。
しかしながら、 これらの方法はいずれも、 露光部の被膜が未露光部の被膜より 硬化度が高い状態で現像するので、 露光した部分が残るネガ型であった。 ネガ型 の場合、 露光時に使用するマスクなどにダストなどが付着しているとその部分が 欠陥となり、 ポリイミ ド被膜にピンホールが形成される。 そのため、 とくにポリ イミ ド被膜を半導体素子の保護膜や、 高密度実装用多層配線の層間絶縁膜として 用いた場合は、 歩留まりの低下や信頼性が低下するという問題があり、 化学線感 応型ポリイミ ド前駆体組成物を用いたポジ型のポリイ ミ ドパターンの形成方法が 求められていた。
また、 化学線感応型ポリイミ ド前駆体組成物を用いたポジ型のポリイミ ドパ夕 ーンの形成方法としては、 次のものが知られていた。
( D ) ポリアミ ド酸にエステル基で光分解性の感光性を導入した化学線感応型ポ リイ ミ ド前駆体組成物を用いたポリイ ミ ドのパターンの形成方法 (例えば、 特開 平 1 — 6 1 7 4 7号公報) 。
( E ) 特定の構造のポリァミ ド酸に特定の構造のナフ トキノンジアジド化合物を 添加し、 露光後に特定の温度範囲で熱処理し、 ポジ型のポリイ ミ ドのパターンを 形成する方法 (例えば、 高分子学会予稿集、 4 0巻、 3号、 8 2 1 ( 1 9 9 1 )
) o
しかしながら、 これらの方法はいずれも化学線感応型ポリイ ミ ド前駆体組成物 の製造方法が繁雑であったり、 感光性能 (感度) などで問題があり、 実用化され ていないのが現状である。
本発明の第一の目的は、 製造の容易な化学線感応性ポリイミ ド前駆体組成物を 用いて、 優れたポジ型のポリィミ ドパターンを形成する方法を提供することにあ る。
本発明のもう一つの目的は、 感光性能 (感度など) の傻れたポジ型のポリイ ミ ドパターンを形成する方法を提供することにある。
本発明の他の目的は、 ポリイミ ド被膜を半導体素子の保護膜や高密度実装基板 用多層配線の層間絶縁膜として用いた場合に歩留まりの低下や信頼性の低下を防 止することにある。 発明の開示
本発明によると、 本来ネガ型として使用される化学線感応型ポリイ ミ ド前駆体 組成物を用いて、 ポジ型のポリイミ ドパターンを形成できるという予想外の効果 を得ることができたものである。
本来ネガ型として使用される化学線感応型ポリイミ ド前駆体組成物は、 従来ポ ジ型として知られている組成物と比較して製造が容易であるので、 実用的である o
また、 本発明によってポジ型のポリイミ ドパターンを形成すると、 感光性能 ( 感度など) が優れたものとなる。
このようにポジ型のポリィミ ドパターンを容易かつ性能よく形成することがで きるので、 ポリイミ ド被膜を半導体素子の保護膜や高密度実装基板用多層配線の 層間絶縁膜として用いた場合の歩留まりの低下や信頼性の低下は起こらない。 発明を実施するための最良の形態
本発明の目的は、 化学線感応型ポリイ ミ ド前駆体組成物の被膜を基板上に形成 し、 化学線で選択的に露光した後、 未露光部の被膜が露光部の被膜より硬化度が 高くなる処理を施し、 つづいて該露光部の被膜を除去する工程を含むことを特徴 とするポジ型ポリイミ ドパターンの形成方法により達成される。
すなわち、 本発明者らは、 上記目的を達成するため、 鋭意検討した結果、 未露 光部の被膜と露光部の被膜の硬化度の差を利用し、 露光部を除去するという従来 全く知られていなかったメカニズムにより、 ポジ型ポリイ ミ ドパターンが形成で きることを見出だし、 本発明に到達したものである。
本発明における化学線感応型ポリイミ ド前駆体組成物としては、
(1) ポリアミ ド酸に光反応性基とァミノ基を有する化合物を添加した組成物 ( 例えば、 US P 4243743号明細書、 U S P 4451551号明細書) 、
(2) ポリアミ ド酸にアクリルアミ ド類を添加した組成物 (例えば、 E P公開 4 30220号) 、
(3) ポリアミ ド酸にエステル基で感光性基を導入した化学線感応型ポリイ ミ ド 前駆体組成物、
(4) ポリアミ ド酸にアミノ基とアジド基を有する化合物および Zまたはビスァ ジド化合物を添加した組成物 (例えば、 U S P 4451551号明細書、 E P公 開 65352号) などが挙げられるがこれらに限定されない。
本発明において好ましい化学線感応型ポリィ ミ ド前駆体組成物としては、 (a) 一般式 (1) で表される構造単位を主成分とするポリマ (A) 、 および

(ただし、 式中 R1 は少なく とも 2個の炭素原子を有する 3価または 4価の有機 基、 R2 は少なく とも 2個の炭素原子を有する 2価の有機基、 はアルカリ金 属イオン、 アンモニゥムイオン、 水素、 または炭素数 1~ 30の有機基を表す。 nは 1または 2である。 )
( b ) アミノ基またはアミ ド基を有する化合物 (B )
を含有するものである。
本発明における一般式 (1 ) で表される構造単位を主成分とするポリマ (A ) とは、 加熱あるいは適当な触媒により、 イミ ド環や、 その他の環状構造を有する ポリマ (以後、 ポリイ ミ ド系ポリマという) となり得るものである。
上記一般式 (1 ) 中、 R 1 は少なく とも 2個の炭素原子を有する 3価または 4 価の有機基である。 耐熱性の面から、 R 1 は芳香族環または芳香族複素環を含有 し、 かつ、 炭素数 6〜3 0の 3価または 4価の基が好ましい。 具体的には、 フエ ニル基、 ビフヱニル基、 ターフェニル基、 ナフタレン基、 ペリ レン基、 ジフエ二 ルェ一テル基、 ジフエニルスルホン基、 ジフエニルプロパン基、 ベンゾフエノ ン 基、 ビフヱニルトリフルォロプロパン基などが挙げられるが、 これらに限定され ない。
上記一般式 (1 ) 中、 R 2 は少なく とも 2個の炭素原子を有する 2価の有機基 であるが、 耐熱性の面から、 R 2 は芳香族環または芳香族複素環を含有し、 かつ 炭素数 6〜3 0の 2価の基が好ましい。 具体的には、 フヱニル基、 ビフヱニル基 、 ターフェ二ル基、 ナフタレン基、 ペリ レン基、 ジフエ二ルェ一テル基、 ジフエ ニルスルホン基、 ジフヱニルプロパン基、 ベンゾフヱノ ン基、 ビフエニルト リフ ルォロプロパン基などが挙げられるが、 これらに限定されない。
さらに、 基板との接着性を向上させるために、 耐熱性を低下させない範囲で R 1 、 R 2 としてシロキサン構造を有する脂肪族の基を共重合していてもよい。 具 体的には、 ビス (プロピル) テトラメチルジシロキサン基などを 1〜1 0モル% 共重合したものなどがあげられる。
R 3 はアルカリ金属イオン、 アンモニゥムイオン、 水素、 または炭素数 1〜3 0の有機基を表す。 R 3 の好ましい例として、 水素、 メチル基、 ェチル基、 イソ プロピル基、 ブチル基、 メ夕クリル酸ェチル基、 アクリル酸ェチル基、 0—; ト 口べンジル基などが挙げられるが、 これらに限定されない。 とくに R 3 として水 素が好ましい。
ポリマ (A ) は、 R 1 、 R 2 、 R がこれらのうち各々 1種から構成されてい ても良いし、 各々 2種以上から構成される共重合体であってもよい。
ポリマ (A) は、 一般式 (1) で表される構造単位のみからなるものであって も良いし、 他の構造単位との共重合体あるいはブレンド体であっても良い。 その 際、 一般式 (1) で表される構造単位を 90モル%以上含有していることが好ま しい。 共重合あるいはブレンドに用いられる構造単位の種類および、 量は最終加 熱処理によって得られるポ.リマの耐熱性を損なわない範囲で選択することが好ま しい。

などから合成されたポリア ミ ド酸およびそのエステル化物が挙げられるが、 ;れ らに限定されない。
これらのポリァミ ド酸およびそのエステル化物は公知の方法によって合成され る。 すなわち、 ポリアミ ド酸の場合はテトラカルボン酸二無水物とジァミ ンを選 択的に組み台わせ、 これらを N—メチル一 2—ピロ リ ドン、 N , N—ジメチルァ セ トアミ ド、 N , N—ジメチルホルムア ミ ドなどを主成分とする極性溶媒や、 ァ 一プチロラク トン中で反応させることにより合成される。 ポリアミ ド酸のエステ ル化物は例えば、 特開昭 6 1 - 7 2 0 2 2号公報、 特公昭 5 5— 3 0 2 0 7号公 報に記載されている方法などで合成される。
アミ ノ基またはアミ ド基を有する化合物 (B ) について説明する。
アミ ノ基と しては、 第 1〜 4級ァミ ノ基またはピリ ジン環などの塩基性を示す 環などがあげられる。 アミ ド基としては、 ウレァ基および Zまたはウレタン基な どを含んでいてもよい。 これらのアミ ノ基またはアミ ド基を有し、 かつ炭素原子 を有する有機基を有するものが好ましい。 より好ましく は、 炭素数 2〜 3 0の有 機基からなる化合物であり、 アミ ノ基またはアミ ド基が脂肪族性の基と結合して いるものがさらに好ま しい。
ア ミ ノ基またはアミ ド基を有する化合物の中でも、 光反応性基を有する化合物 が好ましい。

上記の中でも、 とくにアミ ノ基またはアミ ド基を有し、 光反応性基がエチレン 性不飽和二重結合である化合物が好ましい。 さらに、 エチレン性不飽和二重結合 が、 アク リル基、 メタク リル基である化合物がより好ましい。
なお、 光反応性基を有しないァミ ノ基またはアミ ド基を有する化合物の例とし ては、 卜 リエチルァミ ン、 プロピルァミ ン、 シク口へキシルァミ ン、 酢酸ジメチ ルアミ ノエチル、 醉酸ジェチルァミ ノェチル、 ジメチルァミ ノエタノール、 プロ ピオン酸ジメチルァミ ノエチル、 ァセ トアミ ド、 N—メチルァセ 卜アミ ド、 N— ェチルァセ トアミ ド、 N —メチルホルムアミ ド、 N —ェチルホルムアミ ド、 . N , N —ジメチルァセ トアミ ド、 N , N—ジメチルホルムアミ ドなどが挙げられるが 、 これらに限定されない。 アミ ド基を有する化合物の一部は N , N—ジメチルァ セ トアミ ド、 N, N —ジメチルホルムァミ ドのようにポリィ ミ ド前駆体を溶解す る溶剤としても作用するものがある。
.上述のァミノ基またはァミ ド基を有する化合物は単独もしくは 2種以上の混合 物として使用される。
アミノ基またはアミ ド基を有する化合物で、 N , N—ジメチルァセトアミ ド、 N , N—ジメチルホルムアミ ドのようにそれ自身がポリイ ミ ド前駆体を溶解する 溶剤として作用する化合物は、 ポリマ成分中の全カルボキシル基の 5 %、 好まし くは 3 0 %に相当する当量以上でかつ、 ポリマ濃度 1 . O f 以上となるよう に混合されているのが望ましい。 この範囲をはずれると感 ί 悪くなつたり、 塗 布時に膜厚が薄くなりすぎ、 塗布への制約が多くなる。
アミノ基またはアミ ド基を有する化合物で、 それ自身がポリイ ミ ド前駆体を溶 解しない化合物は、 ポリマ成分の全構成単位の 5 %、 好ましくは 3 0 %に相当す る当量以上で、 かつポリマ成分中の全カルボキシル基の当量の 5倍以下の割合で 、 混合されているのが望ましい。 この範囲をはずれると感度が悪くなつたり、 現 像への制約が多くなる。
化学線感応型ポリイミ ド前駆体組成物は、 光開始剤、 增感剤、 光反応性モノマ を含有することが好ましい。
光開始剤としてはミ ヒラーズケ トン、 4 , 4 ' -ジェチルァミ ノべンゾフエノ ン、 Ν—フエ二ルジェ夕ノールァミ ン、 Ν—フエニルグリ シンなど芳香族ァミ ン 化合物、 1 一フエニルプロパンジオン— 2— ( 0—エ トキシカルボニル) ォキシ ム、 1 一フエ二ルー 1 , 2—ブタンジオン一 2— ( 0—メ トキシカルボニル) ォ キシム、 1 一フエニルプロパンジオン一 2 — ( 0—ベンゾィル) ォキシム、 1— 2—ジフヱニル一エタンジオン一 1一 (0—べンゾィル) ォキシムに代表される 鎖状ォキシムエステル化合物、 3—フエ二ルー 5—ィソォキサゾロンに代表され る環状ォキシムエステル化合物が有効であるがこれらに限定されない。 とくにォ キシムエステル化合物が感度面で望ましい。 これらの光開始剤は単独あるいは 2 種以上混合して使用される。
光開始剤の量としては、 ポリマ成分に対して 1〜 1 0 0重量%、 好ましくは 1 〜5 0重量%混合されているのが望ましい。 この範囲をはずれると感度が悪くな つたり、 現像への制約が多くなる。 増感剤としてはミ ヒラーズケ トン、 4, 4 ' 一ジェチルァミ ノベンゾフエノ ン 、 3 , 3 ' —カルボニルビス (ジェチルァミ ノ クマリ ン) 、 コダック社 (株) の "クマリ ン" 3 3 9、 "クマリ ン" 3 3 8、 "クマリ ン" 3 1 4、 "クマリ ン" 7などが有効であるがこれらに限定されない。 これらの増感剤は単独あるいは 2 種以上の混合物として使用される。
増感剤の量としては、 ポリマ成分に対して 0 . 1〜2 0重量%、 好ま しく は 0 . 2〜 1 0重量%混合されているのが感度面で望ましい。
光開始剤としてォキシムエステル化合物、 增感剤としてクマリ ン化合物を組み 合わせたものがとく に有効である。
光反応性モノマとしては 2—ヒ ドロキシェチルメタク リ レー ト、 メタク リル酸 、 ト リメチ口一ルプロハ。ン ト リァク リ レー 卜、 卜 リメチロールプロハ。ン ト リメ夕 ク リ レー ト、 エチレングリコールジメタク リ レー トなどがあげられる。 これらの 光反応性モノマは単独あるいは 2種以上混合して使用される。 これらの光反応性 モノマはポリマ成分に対して 1〜2 0重量%添加するとさらに感度の向上が期待 できる。
上記のポリマ (A ) 、 化合物 (B ) 、 必要に応じて光開始剤、 增感剤、 光反応 性モノマを溶媒と混合することにより化学線感応性ポリィ ミ ド前駆体組成物を得 る c
このとき用いられる溶媒としては、 N—メチル一 2—ピロリ ドン、 N , N—ジ メチルァセ トアミ ド、 N, N—ジメチルホルムアミ ド、 ジメチルスルホォキシ ド 、 へキサメチルホスホロ ト リアミ ド、 7—プチロラク トン、 N , N—ジメチルァ ク リルァミ ドなどの非プロ トン性極性溶媒が単独もしく は二種以上の混合物とし て好ましく用いられるが、 これらに限定されない。
また、 必要に応じ、 上記のポリイ ミ ド前駆体組成物に基板との濡れ性を向上さ せる界面活性剤や、 S i 0。 、 T i o 2 などの無機粒子、 あるいはポリイ ミ ドの 粒子を添加してもよい。
以下、 化学線感応性ポリイ ミ ド前駆体組成物を用いてポジ型のポリイ ミ ドパ夕 ーンを形成する方法について説明する。
該化学線感応性ポリイ ミ ド前駆体組成物を基板上に塗布する。 基板としてはシ リコン、 アルミニウム、 窒化アルミ、 アルミナセラ ミ ックス、 ガラスセラ ミ ック ス、 サフアイャ、 半導体を形成した基板などが用いられるが、 これらに限定され ない。 塗布方法としては、 スピンナ一を用いた回転塗布、 スプレーコ一夕、 浸漬 、 口一ルコーティ ングなどがあげられるが、 これらに限定されない。 また、 塗布 膜厚は、 塗布手段、 組成物の固形分濃度、 粘度等によって異なるが、 通常、 乾燥 後の膜厚が、 0 . 1 〜 1 5 0 mになるように塗布される。
次に、 ポリイ ミ ド前駆体組成物を塗布した基板を乾燥し、 ポリイ ミ ド前駆体組 成物被膜を得る。 乾燥は、 5 0 ~ 1 0 0 °Cの範囲で 1分〜数時間行なうのが好ま しい。
次に、 この被膜上に所望のパターンを有するマスクを置き、 それを介して化学 線を照射し露光する。 露光に用いられる化学線としては、 紫外線、 可視光線、 電 子線、 X線などが挙げられる。 とくに紫外線、 可視光線が好ましい。
本発明においては、 露光後に未露光部の被膜が露光部の被膜より、 硬化度が高 くなる処理を施すことが重要である。 未露光部の被膜が露光部の被膜より、 硬化 度が高くなる処理としては、 熱処理、 赤外線照射処理、 マイクロ波照射処理など が有効であり、 特に熱処理が簡便な点で望ましい。 熱処理は前記乾燥の工程と同 じか、 それより高い温度で 1分〜数時間行うのが好ましい。 具体的には 6 0 ~ 1 8 0 °C、 さらに好ましくは 9 0 〜 1 7 0 °Cの温度である。 露光後に、 これらの処 理を行うことによって、 未露光部の被膜が露光部の被膜より硬化度が高くなるの で現像液に対する耐性が高くなり、 現像すると露光部の方が未露光部より速く除 去され、 ポジ型の像が形成される。
ここでいう硬化とはポリイミ ド前駆体組成物の被膜から、 ポリイミ ド以外の成 分、 例えば、 アミノ基またはアミ ド基を有する化合物、 光開始剤、 光反応性のモ ノマ類、 溶剤、 閉環水などが揮発することをいう。 ポリイ ミ ド前駆体組成物の被 膜は硬化が進むほど、 膜厚が薄くなり、 硬化が完了した時点、 すなわち、 ポリイ ミ ド被膜になった時点で、 ある一定の膜厚になる。 硬化度が高くなる処理を施し た後の未露光部の被膜と露光部の被膜との硬化度の違いを膜厚の比 (すなわち、 硬化度比 =未露光部被膜の膜厚 ÷露光部被膜の膜厚) で示す。 硬化度比は露光量 および硬化を進める処理条件により異なるが、 0. 98以下が望ましい。 さらに好ま しくは 0. 97以下である。 硬化を進める処理を施さない場合 (硬化度比 1, G O O ) は 、 現像の初期にネガ像が一瞬形成されるが、 やがて消失する。
処理後、 現像を行い、 露光部の被膜を除去する。 除去は、 剥離、 溶解、 エッチ ングなどにより行うことができる。 具体的には、 機械的に剥離する、 プラズマェ ツチング、 現像液による方法などが挙げられるが、 とくに現像液による方法が簡 便な点で望ましい。
現像液としては、 ァミノアルコール類を 0 . 5〜 3 0重量%、 およびアミノア ルコール類以外のアル力リを含有するアル力リ水溶液、 または有機アンモニゥム ヒ ドロキシド水溶液が好ましい。
ァ ミ ノアルコール類としては、 モノエタノールァミ ン、 ジエタノールァミ ン、 ト リェ夕ノ一ルァミ ン、 ィソプロパノールァミ ン、 ジメチルァミ ノェ夕ノ一ル、 トリイソプロパノールァミ ン、 2—ヒ ドロキシメチルアミノエ夕ノール、 N —ィ ソブチルジェ夕ノールァミ ン、 2—アミ ノ シクロへキサノール、 2—アミ ノメチ ルシクロへキサノールなどが挙げられるが、 もちろんこれらに限定されない。 好 ましくは、 モノエタノールァミ ン、 ジェタノールァミ ン、 イソプロパノ一ルァミ ンである。
該ァミノアルコール類の含有量は、 現像液中 0 . 5〜3 0重量%が好ましい。 より好ましくは、 1 . 5〜2 0重量%である。 該含有量が 0 . 5重量%より少な い場合は、 ポジ型の感光性ポリイミ ド前駆体の種類、 乾燥条件、 露光条件によつ て、 現像時間が大きく変化し、 プロセスが不安定性になる。 特に、 感光性ポリイ ミ ド前駆体の皮膜の膜厚が厚くなると、 現像が進みにく く、 現像時間が著しく長 くなる問題がある。 また、 3 0重量%を越えると現像時間が速くなりすぎる欠点 があり、 現像時間のコントロールが困難になる問題を生じる。
ァミノアルコール類以外のアル力リとしては、 テトラメチルアンモニゥムヒ ド ロキシ ド水溶液、 テトラェチルァンモニゥムヒ ドロキシ ド水溶液、 コリ ン水溶液 などの有機アンモニゥムヒ ドロキシド水溶液、 水酸化ナトリウム水溶液、 水酸化 カリウム水溶液、 水酸化バリウム水溶液、 水酸化リチウム水溶液、 炭酸ナ ト リウ ム水溶液、 炭酸カリウム水溶液、 炭酸バリウム水溶液、 炭酸リチウム水溶液、 な どが挙げられる。 好ましくは、 テトラメチルアンモニゥムヒ ドロキシド水溶液、 テ トラェチルアンモニゥムヒ ドロキシ ド水溶液、 コリ ン水溶液などの有機アンモ 二ゥムヒ ドロキシド水溶液である。 これらのアルカリは、 一種または二種以上混 合して用いられる。
現像液中のァミノアルコール類以外のアルカリの濃度は、 0 . 5〜1 5重量% が好ましい。 更に好ましくは、 1 . 5〜1 0重量%である。 該濃度が 0 . 5重量 %より少ない場合、 感光性ポリイ ミ ド前駆体の現像がほとんど進行せず、 1 5重 量%を越えると、 該現像が速くなり、 現像時間のコントロールが困難になる。 ま た、 本来、 残存すべき未露光部までも溶解し、 良好なポジ型のパターン形成が困 難になる。
また、 有機アンモニゥムヒ ドロキシド水溶液は、 ァミノアルコール類と混合し ない場合にも現像液として用いることができる。 有機アンモニゥムヒ ドロキシド 水溶液はポジ型フォ トレジス卜の分野で一般的に使用されているものであり、 例 えば、 テ トラメチルアンモニゥムヒ ドロキシ ド水溶液、 テ トラェチルアンモニゥ ムヒ ドロキシド水溶液、 コリン水溶液などが例として挙げられる。 水溶液の濃度 としては、 0 . 0 5〜1 5重量%が好ましい。 具体的には、 東京応化工業 (株) 製 N M D— 3 (テトラメチルアンモニゥムヒ ドロキシ ドの 2 . 3 8 %水溶液) が 使用できる。
本発明にかかる現像液は、 本発明の効果を損なわない範囲で、 添加成分を含ん でいてもよい
現像後、 水; はメタノール、 ェタノール、 イソプロピルアルコールなどのァ ルコールでリ をすることが好ましい。
さらに、 キ することによりポリイ ミ ド前駆体のィ ミ ド化を行い、 ポリイ ミ ド絶縁膜を得 : 現像後のキュアは温度を選び、 段階的に昇温するか、 ある温度 範囲を選び連続的に昇温しな: ら 5分〜 5時間実施する。 このキュアの最高温度 は、 2 5 0〜5 0 0 °C、 好ま くは、 3 0 0〜4 5 0 °Cで行うのがよい。 例えば 、 1 3 0 °C、 2 0 0 °C、 4 0 0 °Cで各々 3 0分熱処理する。 また、 室温から 4 0 0 °Cまで 2時間かけて直線的に昇温してもよい。
以下、 実施例に基づいて本発明を具体的に説明するが、 本発明はこれらに限定 されない。 実施例 1
3, 3 ' , 4, 4 '―ベンゾフヱノ ンテ トラカルボン酸二無水物 80.55 g, ピ ロメ リ ツ ト酸ニ無水物 54.53 gをェタノール 2.3g, N—メチルー 2—ピロリ ド ン 549 gと共に、 70°Cで 3時間反応させた。 その後 20 °Cに冷却し、 4, 4 ' —ジアミ ノ ジフエ二ルェ一テル 95.10 gおよびビス (3—ァミ ノプロピル) テ 卜 ラメチルジシロキサン 6.'20 gを添加し、 さらに 60°Cで 3時間反応させ、 粘度 122ポアズ (25°C) のポリマ (A) 溶液を得た。 この溶液にメ夕クリルァミ ド 85.11 g (ポリマ中の全カルボキシル基と当量) 、 3—フエ二ルー 5—イソォ キサゾ口ン 23.6 g、 3, 3 ' 一カルボニルビス (ジェチルァミ ノ クマリ ン) 2. 36 gおよび 7—プチロラク ト ン 315 gを添加し、 化学線感応性ポリィミ ド前駆体 組成物を得た。
4インチシリコンウェハ一上にこのポリイミ ド前駆体組成物を塗布、 60でで 30分窒素雰囲気中で乾燥し、 膜厚 5.28 mの被膜を形成した。 キャノ ン (株) 製紫外線露光機 P L A— 501 Fを用い、 クロム製のフォ トマスクを介して 10 0 Om J /cm 2 (365nm の紫外線強度) 露光した。 露光後、 ホッ トプレー 卜で 140°Cで 3分熱処理を施し、 ポジ型の感光性ポリイミ ド前駆体被膜を得た。 こ の処理により未露光部の被膜は 13jum、 露光部の被膜は 4.42jt/mの膜厚となり 、 硬化度比は 0.934であった。 次にテトラメチルアンモニゥムハイ ドロォキサイ ドの 2.38%の水溶液からなる現像液に浸潰したところ露光部が溶解し、 未露光部 が 2.34 /zm残存した像が形成された。 水でリ ンス後、 窒素プロ一して乾燥した。 この様にして、 得られたポジ型のパターンを 130°C、 200°C、 400。Cで各 々 30分窒素雰囲気中でキュアし、 ポジ型のポリィミ ドパターンを形成した。 比較例 1
実施例 1において露光後の熱処理を施さないで (硬化度比 1.000) 、 テトラメ チルァンモニゥムハイ ドロォキサイ ドの 2.38%の水溶液からなる現像液に浸潰し たところ、 未露光部が溶解し、 露光部が残存したネガ型像が一時形成されたが、 現像の進行と共に未露光部、 露光部とも溶解し、 ポジ型のパターンは形成できな 力、つた。
実施例 2 実施例 1で得たポリマ溶液に 1 —フエニルプロパンジオン— 2— (0—ェトキ シカルボニル) ォキシム 23. 6 g、 コダック社 (株) の "クマリン" 3 3 9 2. 3 6 g、 ァープチロラク トン 315 gおよびアク リルアミ ドをポリマ中の全カルボキ シル基に対して当量 ( 71. 08g) 添加した化学線感応性ポリイ ミ ド前駆体組成物 を調整した。

実施例 1で得たポリマ溶液に 3—フヱニルー 5—イソォキサゾロン 23. 6 g、 3, 3 ' —カルボニルビス (ジェチルァミノクマリン) 2. 36 g、 7—プチロラ ク トン 315 gおよびジアセ トンアクリルアミ ドをポリマ中の全カルボキシル基に 対して当量 ( 169.22 g) 添加した化学線感応性ポリイ ミ ド前駆体組成物を調整 した。

実施例 1においてメタクリルアミ ドのかわりに、 N—イソプロピルアクリルアミ ドを 113.16 g添加し、 化学線感応性ポリイ ミ ド前駆体組成物を調整した。

3, 3 ' , 4, 4 ' ―ベンゾフエノ ンテ トラカルボン酸二無水物 80.55 g, ピ ロメ リ ツ ト酸ニ無水物 54.53 gをェタノ一ル 2.3g, N—メチルー 2 -ピロ リ ド ン 549 gと共に、 70°Cで 3時間反応させた。 その後 20 °Cに冷却し、 4, 4 ' ージアミ ノ ジフヱニルエーテル 95.10gおよびビス (3—ァミ ノプロピル) テ ト ラメチルジシロキサン 6.20 gを添加し、 さらに 60°Cで 3時間反応させ、 粘度 122ポアズ (25°C) のポリマ (A) 溶液を得た。 この溶液にメ夕クリル酸ジ メチルアミノエチル 157.3g (ポリマ中の全カルボキシル基と当量) 、 3—フエ 二ルー 5—イソォキサゾロン 27g、 3, 3 '—カルボニルビス (ジェチルァ ミノクマリン) 2.36 gおよび N—メチルー 2一ピロリ ドン O gを添加し、 化 学線感応性ポリィ ミ ド前駆体組成物を得た。
4インチシリコンウェハー上にこの感光性ポリイ ミ ド前駆体組成物を塗布、 6 0°Cで 30分窒素棼囲気中で乾燥し、 膜厚 4.72 mの感光性ポリイ ミ ド前駆体被 膜を形成した。 キャノ ン (株) 製紫外線露光機 P L A— 501 Fを用い、 クロム 製のフォ トマスクを介して 600m JZcm2 ( 365 nm の紫外線強度) 露光した 。 露光後、 ホッ トプレー卜で 140°Cで 3分熱処理を施した。 この処理により未 露光部の被膜は 3.64 im、 露光部の被膜は 4.08 zmの膜厚となり、 硬化度比は 0 .892であった。 次にテトラメチルアンモニゥムハイ ドロォキサイ ドの 2.38%の水 溶液からなる現像液に浸漬したところ露光部が溶解し、 未露光部が残存した像が 形成された。 水でリ ンス後、 窒素ブローして乾燥した。 この様にして、 得られた ポジ型のパターンを 130°C、 200°C、 400°Cで各々 30分窒素雰囲気中で キュアし、 ポジ型のポリイミ ドパターンを形成した。
比較例 2
実施例 8において露光後の熱処理を施さないで、 テトラメチルアンモニゥムハ ィ ドロォキサイ ドの 2.38%の水溶液からなる現像液に浸潰したところ、 未露光部 が溶解し、 露光部が残存した像 (ネガ型) がー時形成されたが、 現像の進行と共 に未露光部、 露光部とも溶解し、 パターンは形成できなかった。
実施例 9〜 11、 比較例 3
3, 3 ' , 4, 4 '一ベンゾフヱノンテトラカルボン酸二無水物 80.55 g, ピ ロメ リツ ト酸ニ無水物 54.53 gをエタノール 2.3g, N—メチルー 2—ピロリ ド ン 549 gと共に、 70°Cで 3時間反応させた。 その後 20 °Cに冷却し、 4, 4 ' ージアミノジフエニルエーテル 95.10 gおよびビス (3—ァミノプロピル) テト ラメチルジシロキサン 6.20 gを添加し、 さらに 60°Cで 3時間反応させ、 粘度 122ポアズ (25°C) のポリマ (A) 溶液を得た。 この溶液に 3—フヱニルー 5—'イソォキサゾロン 47.27g、 3, 3 ' ―カルボニルビス (ジェチルアミノク マリ ン) 2.36 g、 N—メチル一 2—ピロ リ ドン 190 gおよびメタク リル酸ジメ チルアミノエチル (DMM) をそれぞれポリマ中の全カルボキシル基に対して、 0当量 (比較例 3) 、 0. 25当量 (実施例 9) 、 0. 50当量 (実施例 10) お よび 2. 00当量 (実施例 11) を添加し、 化学線感応性ポリイ ミ ド前駆体組成物 を調整した。

3, 3 ' , 4, 4 ' ―ビフヱニルテトラカルボン酸二無水物 147. l gをェ 夕ノール 4. 6 g, N—メチル一 2—ピロリ ドン 599 gと共に 70。Cで 3時間 反応させた。 その後、 20°Cに冷却し、 パラフヱニレンジァミ ン 54. 05 gを 添加し、 更に 60°Cで 3時間反応させ、 粘度 500ポアズ (25°C) のポリマ溶 液を得た。 この溶液にメタクリル酸ジメチルアミノエチル 185. 3 g (ポリマ 中のカルボキシル基と当量) 、 3—フヱニルー 5—イソォキサゾロン 30. 17 g、 3, 3 '—カルボニルビス (ジェチルァミノクマ口リン) 2. 62 gおよび N—メチルー 2—ピロリ ドン 250 gを添加し化学線感応型ポリィ ミ ド前駆体組 成物 (C) を得た。
実施例 17
テトラメチルアンモニゥムヒ ドロキシドの濃度が 2. 5重量%である該水溶液 中に、 モノエタノールアミ ンを 15重量%含有した化学線感応型ポリィミ ド前駆 体用現像液を作製した。
次に、 4インチのシリコンウェハー上に、 参考例 1で得られた化学線感応型ポ リイ ミ ド前駆体組成物 (A) をスピンコートし、 オーブン中で 60°Cで 30分の 乾燥を行った。 この時の膜厚は、 6. 4〃mであった。 その後に、 キャノ ン (株 ) 製コンタク トァライナー P LA— 501 Fを用い、 クロム製のフォ 卜マスクを 介して、 365 n mの波長で 200m JZcm2 の露光を行った。 露光後、 ホッ トプレー卜で、 140°Cで 3分熱処理を施した。 この試料を該現像液中で浸潰し 、 水でリ ンス後、 窒素ブローして乾燥した。
現像を 3分行った結果を光学顕微鏡で観察すると、 10; t mのスルホール部が 完全に解像し、 ウェハの中央部から周辺部まで一様な解像をしていた。 また、 現 像後の膜厚は、 5. 6 であり現像前の膜厚に対し、 膜厚保持率は 87. 5% と良好であった。
実施例 18
コリンの濃度が 5重量%である該水溶液中に、 モノエタノールァミ ンを 15重 量%含有した化学線感応型ポリイ ミ ド前駆体用現像液を用いた他は、 実施例 17 と全く同じ条件でパターン加工を行った。
現像を 3分行った結果を光学顕微鏡で観察すると、 10 のスルホール部が 完全に解像し、 ウェハの中央部から周辺部まで一様な解像をしていた。 また、 現 像後の膜厚は、 5. 9 mであり現像前の膜厚に対し、 膜厚保持率は 92%と良 好であった。
実施例 19
参考例 1で得られた化学線感応型ポリイミ ド前駆体組成物 (A) の塗布、 乾燥 後の膜厚を 12. 3 mとした他は、 実施例 17と全く同じ条件でパターン加工 を行つた。
現像を 4分行った結果を光学顕微鏡で観察すると、 20 / mのスルホール部が 完全に解像し、 ウェハの中央部から周辺部まで一様な解像をしていた。 また、 現 像後の膜厚は、 11. 5 /zmであり現像前の膜厚に対し、 膜厚保持率は 94%と 良好であった。

現像を 3分行った結果を光学顕微鏡で観察すると、 10 / mのスルホール部が 完全に解像し、 ウェハの中央部から周辺部まで一様な解像をしていた。 また、 現 像後の膜厚は、 5. 5 jumであり現像前の膜厚に対し、 膜厚保持率は 86%と良 好であった。
実施例 21
参考例 3で得られた化学線感応型ポリイミ ド前駆体組成物 (C) を用いた他は 、 実施例 17と全く同じ条件でパターン加工を行った。
現像を 2分行った結果を光学顕微鏡で観察すると、 10 jumのスルホール部が 完全に解像し、 ウェハの中央部から周辺部まで一様な解像をしていた。 また、 現 像後の膜厚は、 5. 5 //mであり現像前の膜厚に対し、 膜厚保持率は 86%と良 好であった。
産業上の利用可能性 本発明の方法によって得られるポジ型のポリイ ミ ド絶縁膜は、 半導体のパッシ ベ—シヨン膜、 半導体素子の保護膜や、 高密度実装用多層配線の層間絶縁膜など の用途として用いられる。

Claims

請求の範囲
1. 化学線感応型ポリイミ ド前駆体組成物の被膜を基板上に形成し、 化学線で選 択的に露光した後、 未露光部の被膜が露光部の被膜より硬化度が高くなる処理を 施し、 つづいて該露光部の被膜を除去する工程を含むことを特徵とするポジ型ポ リィミ ドパターンの形成方法。
2. 未露光部の被膜が露光部の被膜より硬化度が高くなる処理が、 熱処理、 赤外 線照射処理およびマイク口波照射処理の群から選ばれた少なく とも一種であるこ とを特徴とする請求の範囲第 1項記載のポジ型ポリイミ ドパタ一ンの形成方法。
3. 化学線感応型ポリイ ミ ド前駆体組成物が、
(a) 一般式 (1) で表される構造単位を主成分とするポリマ (A) 、 および
- [C 0 - R 1 - C ONR-R2 -NH] 一
(COOR3 ) n
(ただし、 式中 R1 は少なく とも 2個の炭素原子を有する 3価または 4価の有機 基、 R2 は少なく とも 2個の炭素原子を有する 2価の有機基、 R3 はアルカリ金 属イオン、 アンモニゥムイオン、 水素、 または炭素数 1〜30の有機基を表す。 nは 1または 2である。 )
(b) ァミノ基またはァミ ド基を有する化合物 (B)
を含有することを特徴とする請求の範囲第 1項記載のポジ型ポリイミ ドパターン の形成方法。
4. 一般式 (1) 中、 R3 が水""素であることを特徴とする請求の範囲第 3項記載 のポジ型ポリイミ ドパターンの形成方法。
5. アミノ基またはァミ ド基を有する化合物 (B) が、 光反応性基と、 了ミノ基 またはァミ ド基を有する化合物であることを特徴とする請求の範囲第 3項記載の ポジ型ポリイミ ドパターンの形成方法。
6. 光反応性基がエチレン性不飽和二重結合であることを特徴とする請求の範囲 第 5項記載のポジ型ポリィミ ドパターンの形成方法。
7. 化学線感応型ポリイ ミ ド前駆体組成物が、 さらに、 光開始剤を含有すること を特徴とする請求の範囲第 3項記載のポジ型ポリイミ ドパターンの形成方法„
8 . 化学線感応型ポリイ ミ ド前駆体組成物が、 さらに、 増感剤を含有することを 特徴とする請求の範囲第 3項記載のポジ型ポリイ ミ ドパターンの形成方法。
9 . 化学線感応型ポリイミ ド前駆体組成物が、 さらに、 光反応性モノマを含有す ることを特徴とする請求の範囲第 3項記載のポジ型ポリィミ ドパターンの形成方 法。
1 0 . 露光部の被膜を除去する際に、 アルカリ水溶液を用いて現像することを特 徵とする請求の範囲第 1項記載のポジ型ポリイミ ドパターンの形成方法。
1 1 . アルカリ水溶液が、 ァミノアルコール類を 0 . 5〜 3 0重量%、 およびァ ミノアルコール類以外のアル力リを含有することを特徵とする請求の範囲第 1 0 項記載のポジ型ポリイミ ドパターンの形成方法。
1 2 . アミノアルコール類以外のアル力リ力、'、 有機アンモニゥムヒ ドロキシドで あることを特徴とする請求の範囲第 1 1項記載のポジ型ポリイミ ドパターンの形 成方法。
1 3 . 有機アンモニゥムヒ ドロキシ ドが、 テトラメチルアンモニゥムヒ ドロキシ ド、 テトラェチルアンモニゥムヒ ドロキシドおよびコリンの群から選ばれた少な くとも一種であることを特徴とする請求の範囲第 1 2項記載のポジ型ポリイミ ド パターンの形成方法。
1 4. ァミノアルコール類以外のアルカリの濃度が、 0 . 5〜 1 5重量%でぁる ことを特徵とする請求の範囲第 1 1項記載のポジ型ポリイミ ドパターンの形成方 法。
1 5. アル力リ水溶液が有機アンモニゥムヒ ドロキシド水溶液であることを特徴 とする請求の範囲第 1 0項記載のポジ型ポリィミ ドパターンの形成方法。
1 6. 有機ァンモニゥムヒ ドロキシ ドが、 テトラメチルアンモニゥムヒ ドロキシ ド、 テトラエチルアンモニゥムヒ ドロキシドおよびコリンの群から選ばれた少な くとも一種であることを特徴とする請求の範囲第 1 5項記載のポジ型ポリィミ ド パターンの形成方法。
