Fig. 1 zeigt schematisch einen Ausschnitt aus einem Mikroventil
10 in Querschnittsdarstellung, dessen Strömungswiderstand
optimiert werden soll. Das Mikroventil 10 weist
eine Auflagestruktur 12 mit einer Ventilöffnung 14 und eine
Ventilklappe 16 auf. Ein Pfeil 18 deutet eine Fluidströmung
an, die durch das Mikroventil 10 gesteuert werden soll. Das
Ventil 10 aus Fig. 1 sowie alle anderen im weiteren beschriebenen
Mikroventile sind jedoch auch für die andere
Fluidflußrichtung einsetzbar, auch wenn es nicht explizit
gesagt wird. Mittels beispielsweise elektrostatischer Kräfte
kann die Ventilklappe 16 bezüglich der Auflagestruktur 12
bewegt werden, derart, daß die Ventilöffnung 14 durch die
Ventilklappe 16 geschlossen werden kann. Es ist jedoch nicht
möglich, die Klappe mit elektrostatischen Kräften zu öffnen.
Theoretisch können zwar auf die beiden Elektroden (Klappe
und Auflagestruktur) gleichnamige elektrische Ladungsträger
aufgebracht werden, die sich abstoßen. Die entgegengesetzten
Ladungsträger, an denen die elektrischen Feldlinien enden,
befinden sich aber weit weg, wie z.B. an einem metallischen
Gehäuse. Die Kapazität dieser Anordnung ist aber so klein,
daß bei gegebener Spannung fast keine gleichnamigen Ladungsträger
auf Ventilklappe und Auflagestruktur gebracht werden
können. In der Praxis sind daher elektrostatische Kräfte immer
anziehend. Die öffnende Kraft für das Mikroventil ist
dann beispielsweise einen mechanische Vorspannung, z.B.
durch eine federnde Aufhängung der Ventilklappe, oder eine
verkippte Montage der Klappe oder eine Kraft durch eine geeignete

pneumatisch wirksamen Fläche erhöht werden. Bei einem gleichen
pneumatischen Druck kann zum Erreichen einer gleichen
Bruchfestigkeit dagegen die Dicke der Ventilklappe 16 verringert
werden, wodurch eine weitere Miniaturisierung des

Querschnitt handelt, der durch die Mitten der Mehrzahl von
Ventilöffnungen 56 gelegt ist, derart, daß der Steg 60 in
der Figur stückweise erscheint. Für Fachleute ist es jedoch
offensichtlich, daß der Steg 60 der Auflagestruktur 54 ein
flächiger Abschnitt mit im Vergleich zu den Randabschnitten
der Auflagestruktur 54 geringerer Dicke ist. Ferner sei
angemerkt, daß die Fig. 2A nicht maßstäblich bezüglich der
Fig. 1, die im Zusammenhang mit dem Stand der Technik beschrieben
wurde, dargestellt ist. Der Öffnungsquerschnitt
der Ventilöffnung 14 von Fig. 1 soll nämlich der Fläche des
Stegs 60, d.h. dem Abschnitt der Auflagestruktur 54 mit geringerer
Dicke, entsprechen. Dadurch wird bei gleicher Größe
der Mikroventile 10 von Fig. 1 und 50a von Fig. 2A der Strömungsquerschnitt,
d.h. das Produkt der Summe des Umfangs jeder
der Mehrzahl von Ventilöffnungen 56 mit dem Abstand zwischen
der Ventilklappe 52 und der Auflagestruktur 54, wesentlich
erhöht, wohingegen die pneumatische wirksame Fläche
nicht vergrößert wird. Anders ausgedrückt ist der Ventilöffnungsquerschnitt
einer einzelnen Ventilöffnung 56 viel kleiner
als der Ventilöffnungsquerschnitt der Ventilöffnung 14

naßchemisch mittels KOH auf die geforderte Dicke des Stegs
60 vorgeätzt. Eine derzeit vorhandene Trockenätzung ist zur
Herstellung der Ausnehmung nicht geeignet, da sie mit z.B.
300 µm zu dick ist. In dieser Membran, d.h. in dem Steg 60,
werden dann viele Öffnungen beispielsweise mittels einer
KOH-Ätzung oder durch Trockenätzung realisiert, da der Steg
im wesentlichen dünner als 100 µm ist.The

da der Abstand zwischen der Ventilklappe 52 und der Auflagestruktur
54 in der Vertiefung 62 vergrößert ist. Die Variante
nach Fig. 2B sorgt dennoch durch die Dichtungskante 64
für eine zuverlässige Steuerung der Fluidströmung 58. Ferner
kann auf die Herstellung der Vertiefungen verzichtet werden
und die Dichtungskante gewissermaßen als inverse Vertiefung
z.B. durch Schichtabscheidung hergestellt werden. Im Vergleich
zur Höhe der Dichtungskante ist somit ebenfalls eine

Vertiefungen 62, der Strömungsquerschnitt der Zuleitungen
verkleinert wird, während in Fig. 2C die Länge der Zuleitungen

ovale oder eine sonstige geeignete Form annehmen. An
dieser Stelle sei noch einmal in Erinnerung gerufen, daß die
Auflagestruktur 54, die als ein Chip realisiert wird, vorgeätzt
werden muß, damit sich der Steg 60, der wie bereits angemerkt
wurde, ein flächiger Steg ist, gebildet wird. Dadurch
kann die Länge der Ventilöffnungen auf ein Minimum

Dichtungskanten 64, die die Vertiefungen 62 von den Ventilöffnungen
56 abgrenzen, gezeichnet. Die sogenannten "versetzten
Siebgeometrien" des regelmäßigen oder unregelmäßigen
Arrays von Ventilöffnungen 56 gegenüber dem regelmäßigen
oder unregelmäßigen Array von Ventilklappenöffnungen 66
schaffen somit ein Mikroventil 50b, bei dem der Fluiddurchfluß
bei minimal wirkender pneumatischer Fläche optimiert
