Anordnung so getroffen, daß das Umgebungslicht auf die Drainseite auftreffen kann. Diese Ausführungsform
ist so ausgelegt, daß man einen hohen Strom erzielt durch Vergrößerung der Zahl der Kanäle und durch
Verringerung der Kanallänge (d. h. der Gateläng^).
Anstelle der Vertikalstruktur kann auch eine seitliche Struktur verwendet werden, bei der Ji+- und p+-Regionen nebeneinander angeordnet sind. Hierdurch kann
der Sättigungsstromverlauf verbessert werden, indem beispielsweise die Kanallänge (Gatelänge) vergrößert
wird, womit der Abstand vom Sourcebereich bis zu dem eigenleitenden Gate vergrößert wird, das dazu dient,
wirksam den Strom zu steuern. Wenn der Vorspannwiderstand Rb mit einem größeren Wert versehen wird,
nimmt der Spannungsabfall über dem Vorspannwiderstand zu, und die Sättigungscharakteristik wird noch
mehr verbessert
In ähnlicher Weise ist es auch möglich, einen Feldeffektfototransistor mit einer isolierten Elektrode im
Steuerbereich zu verwenden. In einem solchen Falle kann die Anordnung so getroffen werden, daß ein gewünschter Strom fließt durch entsprechende Wahl des
Vorspannwiderstandes Rb.
F i g. 2A zeigt eine Anzeigeeinrichtung für den Anschluß an eine Wechselstromquelle P,cüber einen Schalter SVK Es kann sich beispielsweise um eine Verkehrssignailampe handeln. Diese Anzeigeeinrichtung umfaßt
einen Gleichrichter- und Glättungskreis REQ eine lichtempfindliche Stromsteuerschaltung CC-U gemäß
Fig. IA und einen damit in Serie geschalteten Lcuchtdiodenkreis LED-U. Der Gleichrichter- und Glättungskreis REC umfaßt Gleichrichterdioden und eine Glättungskapazitä! Q die klein sein kann, da Brummkomponenten, wenn diese nicht exzessiv hoch sind, keinerlei
Problem darstellen. Die lichtempfindliche Stromsteuereinheit CC-U wird etwa von einem Sättigungsstromunipolarfototransistor gebildet. Auch kann ein als Feldeffekttransistor arbeitender statischer Induktionstransistor verwendet werden. Die Leuchtdiodeneinheit
LED-U besteht aus einer Mehrzahl von Untereinheiten SU\... SUh die in Serie geschaltet sind. Jede Untereinheit, z. B. §U\, besteht aus der Parallelschaltung von vier
Serienschaltungen, z. B. Lu, Lau i-3i und Ui. Jede Serienschaltung L besteht aus einer Vielzahl von Leuchtdioden und einem Widerstand. Die Widerstände sind dazu
bestimmt einen Ausgleich zwischen den Serienschaltungen innerhalb tier jeweiligen Untereinheiten zu
schaffen und den Arbeitspunkt festzulegen.
Die gesamte Anzeigeeinrichtung kann in einem lampenartigen Gehäuse untergebracht sein. Die Leuchtdio
deneinheit LED-U\iaxai auf der Oberseite und die lichtempfindliche Stromsteuereinheit CC-U an der Seitenfläche des Gehäuses angeordnet werden, wie dies in

In Abhängigkeit von der Umgebungshelligkeit wird der Strom festgelegt, der von der Stromsteuereinheit
CC-U der Leuchtdiodeneinheit LED-U zugeführt wird, und dieser Strom kann fließen, während er in vier parallele Kreise innerhalb der entsprechenden Untereinhei-
ten aufgeteilt wird. Wenn die Serienschaltungen unterbrochen werden, so steigt die Spannung, die an der betreffenden Untereinheit anliegt etwas an, was zu einer
Erhöhung des Stromes führt, der durch die verbleibenden Serienschaltimgen fließt damit der Gesamtstrom
der Untereinheiten, welcher die Summe jene Ströme ist,
die durch diese Serienschaltungen fließen, konstant gehalten wird. Insofern wird sich die Gesamtmenge des
emittierten Lichtes kaum ändern, selbst wenn örtliche Unterbrechungen in der Gesamteinrichtung vorliegen.
Fig.2C zeigt ein anderes Ausfül-Vingsbeispiel, bei
dem eine einfache Parallelschaltung von vier Reihenkreisen vorgesehen ist die jeweils eine Serienschaltung
von Leuchtdioden und einer lichtempfindlichen Stromsteuereinheit gemäß Fig.IA umfassen. Diese Schal-
tung kar.n entweder mit Gleichstrom, wie hier angenommen, oder mit Wechselstrom betrieben werden, indem man für die Leuchtdiodeneinheit LED-U und die

einzelnen Leuchtdiodenuniereinheiten LED-SU, um die Auslegungsfreiheit der Anzeigeeinrichtung zu vergrößern. Beispielsweise ist es durch Einstellung der Betriebsspannung pro Leuchtdiodenuntereinheit bei 20 V
durch Anordnung der Konfiguration etwa in einem
rechteckigen oder sechseckigen Muster möglich, dieselbe Leuchtdiodenuntereinheit für unterschiedliche
Zwecke zu verwenden, wobei darüber hinaus der Austausch vereinfacht wird. Es ist wünschenswert, die lichtempfindliche Stromsteuereinheit CC-i/durch einen Sät-
tigungsstromfototransistor zu realisieren.
Wenn die Leuchtdiodenanzeigeeinrichtung in lampenartiger Form montiert wird, kann die Lampenbasis
in vorteilhafter Weise als Wärmesenke benutzt werden, um die Wärmeabgabe solcher Teile wie der Stromsteu
erkreise und des Gleichrichters zu verbessern. Es ist
zweckmäßig, die Stromsteuereinheit an einer Stelle vorzusehen, wo das Licht von den Leuchtdiodenkreisen
nicht idf den Fototransistor auftreffen kann, so daß die
Umgebungshelligkeit besser überwacht werden kann.
Insbesondere duroii Verwendung eines Sättigungsstromfototransistors im lichtempfindlichen Stromsteuerkreis ist es möglich, gleichzeitig die lichtempfindliche
Stromsteuerung durchzuführen und Überspannungen daran zu hindern, bei den Leuchtdiodenkreisen wirksam
zu werden. Ferner ist die Anwendung eines unipolaren
Fototransistors (etwa ein PN-FET oder ein IG-FET) besonders zweckmäßig, da er die Auslegung der lichtempfindlichen Stromsteuerung mit weitgehender Freiheit für den Konstrukteur ermöglicht.
