Abstract

The scattered light indicatrix is spatially evaluated by special filters and integrated using a lens. The filters are Gray level filters characterized by a specific spatial filter function. Alternatively they may be spatial light modulators (4) whose filter functions can be adapted to the measurement output by device circuitry. An Independent claim is included for device to preprocess and analyze data using optical/electronic neural network.

Description

The invention relates to a method and an arrangement for optical Preparation, data compression and data analysis during classification or characterization of samples based on a scattered light analysis.

The determination of the state of technical surfaces using scattered light In addition to tactile and microsensor methods, analysis is of great importance in of surface measurement technology. In principle, the measurement is different possible materials. Characterization is an important example polished glass surfaces of the fine optics as well as the surface measurement mechanically processed metal surfaces (turning, honing, grinding). In addition, it is by means of optical scatterometry (diffraction ana lysis) possible to determine periodic micro profiles quantitatively. Example can indicate line width, depth of corrugation and flank angle trapezoidal profiles can be measured. This application plays particularly well also plays a special role in microelectronics technology and is brief before being introduced as a commercial process.

The basic principle of all these flare-based methods is that based on a signature obtained by scattered light measurement Sample a data analysis based on statistical or neural methods is carried out using a computer or evaluation electronics. Such  Signatures can e.g. B. a bidirectional scattering function = image rectional Scattering Distribution Function (BSDF) for a stochastic surface or discrete diffraction efficiencies for periodic microstructures. The aim of this data analysis is to assign the unknown sample to a Class with similar properties (classification) or the extraction quantitative characteristics (regression). Prerequisite for data analysis is the previous creation of a corresponding model (statistics) or teaching a neural network. Especially with the BSDF-based Data analysis can be data preprocessing in the sense of data reduction tion. A recognized method is the calculation of Higher order moments from the scattering indica matrix (skewness, Kurtosis). This calculation can also be made in whole or in part Hardware can be realized. This could already be the evaluation times be significantly reduced.

The object of the invention is to prepare data for Calculation of these moments or the actual data analysis as far as possible realizing optically and thus the evaluation times further to reduce drastically.

According to the invention the object with the in the claims specified features solved.

In the arrangement according to the invention for optical data preprocessing, the scattering-indica matrix emanating from the sample is evaluated by means of a special filter (either a fixed gray value gradient filter or spatial light modulator array = SLM) and then focused on a photosensor (integration). The calculation of a corresponding weight function is optically simulated in this way by a suitable choice of the filter function t. The higher moments are formed using the following operation:

In the formula, µm characterizes the moment of the mth order, O n the nth scattering angle and N the total number of measured scattered light intensities I. The filter function required is t = O nm . Analogous to these higher-order rotationally symmetric moments, linear combinations of these moments as well as other moments or filter functions are also conceivable, in addition to the polar angle 0 and also from the azimuthal angle. . . depend on the scattered light indicators trix. This principle is expanded in that the scattered light indicator matrix is fed directly to a neural network that operates partially or completely on the optical principle for further processing. This network essentially consists of a Dammann grating for spatial replication of the input signal (scatter distribution) and an SLM or fixed gray value filter for realizing the weighting of the corresponding neuron input. The related individual contributions are added up by a downstream optic / 1 /. In this way, a link of the form:

Oij = m,nWi,m,j,n.Im,n
O ij = m, n W i, m, j, n .I m, n

Das impli ziert natürlich auch die Berechnung der oben definierten Momente höherer Ordnung.can be realized, where I m, n the two-dimensional (ie for the first neuronal layer the two-dimensional scattered light distribution), O i, j the output information at the detector and Wi, m, j, n the corresponding weights. The threshold function of the neuron can take place, for example, in the PC. The result of this operation is then forwarded to a subsequent neuron layer by means of an SLM controlled by the PC. In this way, as suggested in / 1 /, neural networks with several hidden layers can be generated. Each output neuron provides a specific output characteristic of the stray light distribution. The neural network can be used both for classification and for the determination of quantized initial characteristics (regression). Of course, this also implies the calculation of the higher order moments defined above.

In der zugehörigen Zeichnung zeigtThe invention is explained in more detail below on the basis of exemplary embodiments explained. In the accompanying drawing shows

Fig. 4 is a schematic representation of an arrangement for classifying or quantitative analysis of a scattered light sample by means of an optical neural network.

The arrangement shown in Fig. 1 explains the principle of operation. The arrangement is as follows. The light ( 2 ) scattered by the sample ( 1 ) is colli mated by means of a collecting optics ( 3 ). The resulting parallel beam is then locally weighted using an appropriate filter or SLM ( 4 ). The filter function corresponds to the weight function to be implemented. Two examples for m = 1 and m = 2 can be seen in FIG. 3. After the weighting, the parallel light bundle is again focused on a detector ( 6 ) by means of a collecting optics ( 5 ). This figure corresponds to an optical summa tion of the previously weighted portions. Fig. 2 shows one possibility of parallelizing this measuring principle for the simultaneous measurement of several different moments . The controlled light ( 2 ) is parallelized by means of a collecting optics ( 3 ) and then via an arrangement of partially transparent mirrors, prisms ( 7 ) or diffractive optical elements (e.g. Dammann grating) divided over several channels. The divided bundles in turn pass through filters or SLMs ( 4 ) with various functions in these channels. In this way, different moments of the scattered light distribution can be measured at the photodetectors ( 6 ). Another option is to control the SLM in FIG. 1 from a computer and to implement different filter functions in succession. Correspondingly synchronized, the corresponding moments can then be obtained in succession at the photodetector. Fig. 4 shows the extension of the principle explained above, wherein the searched moments are not first explicitly generated and then an electronic data analysis are supplied to the computer. Instead, part of the subsequent data analysis is integrated directly into the optical channel as a neural optical network. The scattered light ( 2 ) is bundled onto a Dammann grating ( 8 ) via a collecting optics. Due to its diffractive properties, this special one- or two-dimensionally structured component generates several similar sub-bundles from the incident bundle, which are then evaluated using several SLMs lying on one plane. The pixels of the different SLMs emulate the input weightings of the neurons of the first intermediate layer of the neural network.

After the weighting, the beams are bundled through a collecting optics ( 5 ) each on a photodetector array ( 9 ) (according to the summation function of the neurons). The resulting signals are fed to a control electronics (computer) ( 10 ), which realizes the non-linear transfer function of the neuron. The output signals of the computer in turn control another SLM (4, lower left) and thus transform the electrical output signal again into an optical signal. An incident parallel bundle is used as a carrier, which in turn is fanned out into a plurality of sub-bundles by a second Dammann grating ( 8 , bottom). Another array of SLMs ( 4 , bottom right) then realizes the input weighting of the next neuron layer, which corresponds to the output layer in the illustration in FIG. 4. The weighted signals are then focused on a detector array (summing function of the neurons of the output layer) by means of a second collecting optics ( 5 , bottom) and in turn fed to the computer as electrical signals, in which the transfer function of the output neurons is then emulated. It should be noted that with this scheme, each neural output of the input layer is switched to every neuron of the intermediate layer and from this also each output is switched to each input of the output layer. This scheme can be expanded by inserting additional cascades according to the principle described above and then corresponds to a neural network with several hidden intermediate layers. The network is then learned using known methods, preference being given to supervised learning (superise learning). The network is offered certain scattered light distributions in succession and its response at the outputs is compared with a desired behavior. The network is taught by appropriate adaptation of the weighting factors. B. can be done according to a "back propagation" algorithm. In this way, the network can be adapted to special classification functions. It is of course also conceivable to implement the moments listed above. The results of the classification or regression (output characteristics) are then available at the outputs of the neurons of the last or output layer as electrical signals for further processing.
