Obgleich ein PVD-Verfahren bei niedrigerer Temperatur abläuft, welches eine geringere Mobilität der abgeschiedenen Atome auf der Oberfläche zur Folge hat und die kinetische Energie der auf die Oberfläche auftreffenden Ionen bzw. Atome erheblich größer ist, führt ein erfindungsgemäß vorgeschlagenes PVD-Verfahren völlig überraschend nicht zu einer Durchmischung des Materials der orientierten Schicht mit dem Substratmaterial und auch nicht zu einer Zerstörung der Nukleationsschicht. Vielmehr wurde erstmals erkannt, dass die epitaktische Nukleationsschicht als Keim für ein orientiertes Wachstum einer PVD-Schicht dienen kann. Weiterhin kann die Wachstumsgeschwindigkeit erhöht sein, so dass die orientierte Schicht in kürzerer Zeit abgeschieden werden kann. Aufgrund der geringeren Temperatur werden die durch unterschiedliche thermische Ausdehnungskoeffizienten induzierten mechanischen Spannungen reduziert, so dass eine Wölbung des Substrates verringert werden kann.
