B. das Ätzen des Siliziumkarbid-Substrates mit Kaliumhydroxid, das anschließende Aufbringen einer Zwischen-Epitaxieschicht und das chemisch-mechanische Polieren, um eine epi-ready-Oberfläche zu erzeugen, entfallen können. Dabei kann eine Basalflächenversetzungsdichte von weniger als 10 cm–2 erzielt werden. Dies kann vorteilhafterweise zu einer erheblichen Kosten- und Zeitersparnis für die Herstellung von Siliziumkarbid-Epitaxieschichten auf einem Siliziumkarbid-Substrat und entsprechenden Siliziumkarbid-Bauelementen führen.
