Mit der Imprintlithographie können Strukturen bis in den Nanometerbereich in hohen
Stückzahlen besonders ökonomisch hergestellt werden. (S.Y. Chou et. al. Vac. Sci.

zeitaufwendige Elektronenstrahllithographie wird dabei nur noch für die
Stempelfertigung benutzt. Mit den erhaltenen Stempeln können dann eine Vielzahl
von Abdrücken durch Heißprägen in dünne Polymerschichten auf unterschiedlichen
Substraten hergestellt werden. Die Eigenschaften der bisher verfügbaren
Elektronenstrahlresiste lassen jedoch den direkten Einsatz als Stempel nicht zu. Das
direkt eingeschriebene Strukturlayout in den Resistschichten muß nach dem
Entwicklungsprozeß durch weitere Teilschritte, wie z. B. Plasmaätzen und
Galvanisierung, in stabilere Materialien übertragen werden (Semicanductor
Lithograpy, Principles, Practics, and Materials W. M. Moreau Plenium Press New
York 1988). Die Strukturübertragung von nanoskalierten Resiststrukturen in stabilere
anorganische Materialien bereitet einige Probleme. Die herkömmlichen
hochempfindlichen Elektronenstrahlresiste besitzen eine unzureichende
Plasmaätzbeständigkeit und die galvanische Abformung stellt besondere
Anforderungen an das Strukturprofil und an die thermische Stabilität und Löslichkeit
der Resiststrukturen (Introduction to Microlithography L. E. Thompson et. al. ACS
Professional Reference Book, American Chemical Society, Washington DC 1994).
Dies läßt sich in der Regel durch Kombinationen von unterschiedlichen Polymeren
bzw. durch die Verwendung von besonderen Hilfsschichten in Mehrschichtsystemen

Für die erfindungsgemäße Anwendung kommen für die Erzeugung der
Masterstruktur bevorzugt photoreaktive Epoxydharzabmischungen in Betracht. Diese

aliphatischen und cycloaliphatischen Epoxydharzen mit Photoinitiatoren. Die
Maskenerzeugung erfolgt für die Mikrostrukturierung bevorzugt durch die optische
Lithographie und für die Nanostrukturierung durch die Elektronenstrahllithographie.
Die Empfindlichkeit der eingesetzten Materialien gegenüber UV-Licht und
hochenergetischer Strahlung ermöglicht eine Erhöhung der Strukturstabilität durch
eine flächenmäßige UV-Belichtung und thermische Nachbehandlung der
entwickelten Strukturen. Dadurch wird eine völlige Aushärtung erreicht und die
Strukturen erhalten die geforderte Stabilität, die an ein Prägewerkzeug gestellt wird.
Der hohe Vernetzungsgrad verhindert bis zum thermischen Abbau der Polymeren bei
ca. 200°C ein thermisches Fließen. Die Prägetemperaturen für eine Vielzahl von
Polymeren liegen weit unterhalb dieser Temperatur. Besonders günstig ist es, wenn
die zu prägende Schicht gleichfalls aus einem härtbaren Material auf der Basis
photoreaktiver Epoxydharze besteht. Der Prägeprozeß läßt sich wie bei den
thermoplastischen Polymeren durchführen. Unter Ausschluß von UV-Strahlung wird
die Vernetzung bis zu einer Temperatur von 180°C weitgehend unterbunden. Durch
die geringe Glastemperatur und Molmasse solcher Systeme sind im Allgemeinen nur
Prägetemperaturen von 60-140°C, bevorzugt 80-120°C, und ein Prägedruck von
40-100 bar, bevorzugt von 60-80 bar, erforderlich. Erst durch eine anschließende
UV-Flutbelichtung und thermische Nachbehandlung bis zu 150°C, außerhalb des
Prägewerkzeugs, werden Strukturprofile mit einer ausgezeichneten thermischen und
mechanischen Stabilität erreicht. Die geprägten Strukturen können somit wiederum
als Stempel verwendet werden. Für die flächenhafte UV-Belichtung kann eine Hg-
Hochdrucklampe eingesetzt werden. Der bevorzugte Dosisbereich liegt bei
100-1000 mJ/cm2. Die thermische Nachbehandlung kann bis zu einer Temperatur
von 200°C erfolgen, ohne daß ein thermischer Abbau des vernetzten Polymer zu
beobachten ist. Es können selbstverständlich anstelle von photoreaktiven
Epoxydsystemen auch andere Polymere in dünner Schicht geprägt werden. Beispiele
hierfür sind thermoplastische Kunststoffe mit einer Glastemperatur < 150°C und
härtbare Präpolymere. Die thermische Stabilität des Stempelmaterials liegt
überwiegend bei ca. 200°C.

3 Minuten auf einer Heizplatte bei 90°C thermisch behandelt. Die Schichtdicke betrug
100 nm. Die gewünschte Struktur wurde mit einem Elektronenschreiber mit einer
Energie von 30 kV und einer Dosis von 5 µC/cm2 eingeschrieben und durch
Behandlung in PGMEA entwickelt. Anschließend wurde die entwickelte Struktur unter
UV-Licht mit einer Dosis von ca. 1000 mJ/cm2 belichtet und danach 3 Minuten bei
150°C auf einer Heizplatte thermisch nachbehandelt. Die erzeugte Resistmaske
wurde anschließend bei einer Prägetemperatur von 80°C und einem Druck von
60 bar in eine 300 nm dicke Polymerschicht, bestehend aus dem gleichen
Resistsystem (mr-L6000.5) geprägt. Bei Verwendung von Perfluoroctylsilan als
Trennmittel erfolgt die Entformung problemlos. Die Qualität des Abdrucks entsprach
der Stempelstruktur. Die kleinste Strukturauflösung lag bei 30 nm.
