Abstract
Description
The invention relates to a cooling device for a scarf arrangement according to the preamble of claim 1.
In the case of circuit arrangements, in particular in the case of power semiconductors arrays or the like are reliable Function and a long service life when operating the scarf the resulting power losses in Dissipate the amount of heat generated to prevent overheating zen of the respective components within the circuit arrangement avoid operation.
In the prior art, for example, for certain Components of the circuit arrangement individually cut ne cooling devices or coolers provided. on the other hand are due to the increased requirements regarding the manageability of the circuit arrangements, but also out visibly cost-effective development and production, Cooling devices are provided, which the circuit arrangement, which is applied to a substrate, for example, as a Gan heat and thus the total loss loss Dissipate power or heat loss to the environment.
With common concepts of global heat dissipation from scarf device arrangements on substrates is problematic in that the cooling devices provided in the prior art ent along their lateral extent is essentially the same moderate cooling capacity or cooling capacity Zen. In conventional circuit arrangements, which are also in la teral extent are arranged on a substrate the lateral distribution of the resulting power loss or But heat loss is quite different. So there is construction parts that have little power dissipation, whereas others components tend to overheat.
In addition, they are located in the lateral neighborhood Chen and directly adjacent electronic components due of the substrate connecting them, the mechanical coupling of the components on the substrate and in particular on the ge jointly used cooling device thermally coupled together pelt. This leads to a lateral distribution, for example identical power semiconductor components that in the edge area of the substrate receiving the components locally less heat loss is generated than in the central area, because in the central area next to the loss arising there directly also heat a thermal coupling in the edge lost heat is generated.
As a result, all Be range the circuit arrangement to the different, lateral varying amounts of heat or loss of power when using the appropriate cooling device will wear.
Cooling devices from the prior art have one Heatsink and a cooling element assembly. The heat sink has at least one top through which the cooler Direction in operation with the circuit arrangement to be cooled is mechanically and thermally contactable. The heat sink per serves to absorb heat from the in operation Operation contacted circuitry. Furthermore, the Heatsink a bottom on which the cooling elements arrangement is provided, which in turn for the delivery of from Heat sink in the amount of heat absorbed during operation to the reverse exercise is trained.
These known cooling devices have along their la teral expansion is essentially uniform Cooling capacity and can therefore cause a lateral variie do not take into account the heat generated.
The invention has for its object a cooling device device for a circuit arrangement to provide cher the locally varying amount of heat in the Rech can be worn.
The task is with a cooling device for a scarf device arrangement of the type mentioned in the introduction solved by the characterizing features of claim 1. Advantageous further developments of the cooler according to the invention direction for a circuit arrangement are the subject of dependent subclaims.
According to the invention for the cooling device for a scarf arrangement, in particular for a performance seminar teranordnung or the like, provided that the heat sink and in particular the profile of its bottom and / or the Cooling element arrangement have a geometry through which individual areas of the heat sink, especially the Un bottom of it, adapted for individual cooling effective cooling surfaces via appropriate numbers of cooling elements can be assigned to the cooling element arrangement.
It is therefore a basic idea of the present invention appropriate individual sections or areas of the heat sink, which is in operation due to the above arranged, to be cooled circuit arrangement also under are subjected to heat loss in different ways, accordingly the respective amount of heat for individual, d. H. the Adapted heat, cooling an adapted each provide and assign effective cooling surface. Because the effective heat dissipation area is assigned to each neten and also thermally coupled cooling elements or the corresponding numbers of which are realized, correspond according to the individual cooling to be provided, the indivi duel areas adapted numbers of cooling elements over a corresponding geometric design of either Heatsink itself, especially through geometric configurations the profile of its bottom, and / or via the geo realized the arrangement of the cooling elements. You can the geometry of the heat sink and the geometry of the cooler Element arrangement simultaneously varies accordingly and on be fitted.
Fundamental advantage of the cooling device according to the invention compared to cooling devices from the prior art, the also a heat sink with cooling elements provided on it have ten is that in the invention, the heat sink and / or the cooling element arrangement is designed geometrically are areas with increased heat loss a larger effective cooling surface, i.e. a higher one Number of cooling elements is assigned as areas with less heat loss.
In principle, of course, the heat loss must be generated for the individual areas of the circuit arrangement and thus for the individual areas of the cooling device in any Be known form. But since in the edge area of the circuit order and thus in the marginal area of the fortified in operation Cooling devices initially a lower Ver heat is allocated to the central areas of, can in one embodiment of the invention Cooling device just the central area a larger ef fective cooling surface and thus a higher number of Cooling elements of the cooling element arrangement are assigned as the respective border areas.
In a particularly preferred embodiment of the invention Invention cooling device, it is provided that the cooling Each element, at least in cross-section, is a proximal one End and have a distal end. With the proximal end are the cooling elements of the cooling element arrangement on the lower arranged side of the heat sink. The distal, i.e. beabstan dete, the end of the cooling elements is essentially free and the bottom of the heat sink opposite or from this trained away.
The ends of the cooling elements are depending on the geometry of the cool elements also to be understood as sections or end areas.
A particularly space-saving and effective heat emission to the environment-promoting arrangement of the cooling elements when the cooling elements according to a preferred embodiment tion form of the cooling device according to the invention, in particular with respect to their proximal and / or distal ends, in the we substantial equidistant and / or substantially parallel to are arranged one another.
The equidistant and / or parallel arrangement can also available in sections. For example, it is conceivable that just the distal ends of the cooling elements of the cooling element ment arrangement, which is very important to the heat transfer serve the environment, strictly parallel and equidistant with egg nem fixed distance from each other, while the proximal ends have a certain inclination to one another, because it matches the surface profile of the bottom of the heat sink follow to be attached to this.
By an appropriate arrangement of the cooling elements qua si an expansion of the effective cooling surfaces for better heat dissipation to the environment can be achieved, what egg NEN significant advantage over cooling devices from the Represents state of the art.
In cooling devices from the prior art, the Cooling elements of the cooling element arrangement are strictly equidistant and trained in parallel so that there is a uniform or uni shape lateral distribution of the cooling capacity or Heat sink capacity of the heat sink and the cooling elements order over the respective lateral extent.
In contrast, a further preferred embodiment of the cooling device according to the invention that the cooling elements, especially with regard to their proximal and / or distal Ends, essentially in accordance with a respective assignment number of cooling elements and / or according to a respective vorzuse individual cooling of the individual areas the bottom of the heat sink, especially with regard to the medium density, are arranged modulated.
This means, for example, that areas where Ver less heat, less coolness elements. The cooling elements are in these areas the cooling device is formed parallel to each other and white sen a relatively large lateral distance from each other. In Areas, however, in which a relatively high heat loss is expected, the cooling elements of the cooling Element arrangement, however, also parallel, but with one arranged much smaller distance from each other, so that the Cooling element density is higher there and thus one higher effective heat dissipation area from the application alone a higher number of cooling elements on the pre see individual area of the heat sink at the bottom side of the heat sink. In contrast to State of the art in this preferred embodiment of the cooling device according to the invention the cooling element distribution not across the lateral extent of the cooling device more uniform or uniform, but to be expected adapted heat loss.
In this embodiment, the assignable to numbers of cooling elements and consequently the assignable ef fective heat dissipation areas solely via the geometry, d. H. thus the density of the cooling elements, the cooling element arrangement realized. The heat sink itself can be used as a plat te constant thickness, on which then the Cooling elements of the cooling element arrangement in different Density parallel and equidistant to each other.
Additionally or alternatively, the assigned heat dissipation surface also by varying the length of the cooling elements be adjusted. An area with high ver assigned a cooling element area, the Cooling elements are designed longer.
Particularly simple geometric relationships result in a suitable arrangement of the cooling elements with respect to the Bottom of the heat sink to which the cooling elements are attached are or will be. It is envisaged that the cooling elements too at least with respect to their proximal ends with the respective standards on the underside of the heat sink because an essentially at most acute angle preferably less than 45 °. Particularly preferred is an angle of essentially 90 °, i.e. perpendicular, on the bottom of the heat sink. Through these measures he there is a particularly tight packaging option for the Küh Elements in the cooling element arrangement, even if this, ins especially in the area of the proximal ends, the contour of the Un should follow the side of the heat sink for attachment.
In contrast to the procedure in which the assignment different effective cooling surfaces and thus un Different numbers of cooling elements of the cooling elements arrangement by a non-uniform distribution parallel to mutually arranged cooling elements is realized Measure in which, according to a further embodiment the cooling device according to the invention, each individual loading range of the heat sink, which compared to another directly adjacent individual area of the heat sink ei ne increased effective heat dissipation area can be assigned, a compared to that particular neighboring area at least least a thickness of the heat sink increased on average see has.
On the one hand, the Dic ke of the individual area of the heat sink with in Ver right in the neighborhood of increased effective heat dissipation area greater heat absorption capacity in this area guaranteed. On the other hand, the increased thickness enforces in the transition to the neighborhood with a smaller thickness Transitional area, which is therefore a kind of border with egg ner inclined surface or flank, which is from the loading richly increased thickness towards the area of lesser thickness stretches. This edge area or the side surfaces thereof al lines already form an additional cooling surface, on which to increase their cooling elements of the cooling elements arranged with their proximal ends and befe can be adjusted.
For this purpose, it is particularly provided that between be directly neighboring individual areas of the heat sink with under different effective cooling surfaces to be assigned Transition flank or a flank area is formed and that the flank area from the individual area with ge ringerer assignable effective cooling surface with a lower layer thickness of the heat sink for individual loading rich with larger allocable effective cooling surface with a greater layer thickness of the heat sink stretches.
This ensures that the edge of the area is less Layer thickness continuously to the area of thicker layer thickness Lich or increases monotonously, so that one side flank is removed form, on which additional cooling elements can be arranged are. It is based on the different ver shared the expected heat loss initially Heat sinks divided into individual areas. Everyone indivi duel area with a high expected in operation Heat loss is given a thicker layer thickness as individual areas in which only one relatively low heat loss is expected. Neighboring individual Areas of the heat sink, which different, have at least medium layer thicknesses, in which case different heat losses can be expected during operation are in their transition area with a flank formed from the smaller layer thickness to the thicker Layer thickness leads, and essentially monotonous.
The flank region is advantageously essentially Chen in the area with larger assignable more effective Cooling surface, i.e. in the area with a larger medium Layer thickness, trained. This has advantages in the arrangement the additional cooling elements to be provided in the flank rich.
The flank areas can also be stepped be what a particularly simple production process of the Heat sink and the cooling elements to be arranged thereon light. Nevertheless, the profile of the bottom is preferred of the heat sink - and thus the course of the thickness of the cooling body - especially at the transition or flank area between essentially the individual areas of the heat sink Lichen trained continuously.
For particularly effective cooling and dissipation of waste heat to the environment, the cooling elements of the cooling elements order have different shapes, especially as Cooling fins, cooling plates, cooling surfaces, cooling rods, cooling fingers and / or the like.
It has already been mentioned above that a basic pro blem of the cooling devices from the prior art also is that directly adjacent individual areas of the heat sink are thermally coupled to each other and that consequently central areas of a circuit arrangement and so with the heat sink also coupled to it learned from the neighborhood, so that the Zen tren the circuit arrangement or the heat sink in excess can heat up. Accordingly, it is ahead according to another preferred embodiment of the cooling device according to the invention provided that in the transition area and / or between directly adjacent individual areas of the heat sink Ausneh openings and / or voids inside the heat sink are formed by which directly adjacent individual Be reach the heat sink at least partially thermally decoupled are feasible. The intended internal cavities or recesses mations cause an interruption in the heat conduction, in particular especially when the heat sink as such from a ther material with good mixing properties, in particular made of a metal, is trained.
Fig. 6 is a sectional side view of a Kühlein direction for a circuit arrangement from the prior art.
In Fig. 6, a cooling device 40 for a circuit arrangement from the prior art is shown in a sectional side view. This known cooling device 40 has a heat sink 42 of plate-like and solid shape with an upper side 42 a and a lower side 42 b. The top 42 a serves in the operation of mechanical and thermal contacting the heat sink's 40 on a circuit arrangement, which is not shown in Fig. 6. The heat absorbed via the mechanical and thermal contacting is then released via a cooling element arrangement 43 with cooling elements 44 , which is formed on the underside 42 b of the cooling body 42 , to the environment. The cooling elements 44 of the cooling element arrangement 43 are shown here as cooling fingers or cooling plates in cross section and have a distal free end 44 a and a proximal end 44 b serving for fastening.
The cooling elements 44 of the cooling device 40 from the prior art are here with the same length and parallel and equidistant from each other. Correspondingly, the cooling device 40 from the prior art has a uniform or uniform cooling capacity extending over its lateral extension or a correspondingly uniform cooling capacity.
In contrast to the prior art, the embodiment of the cooling device 10 according to the invention shown in a sectional side view according to FIG. 1 has a cooling body 2 which has a varying layer thickness over its lateral extent. The heat sink 2 is in the exemplary embodiment from FIG. 1 divided into three areas 5-1 , 5-2 and 5-3 , which are fictitiously different loss heat sources in operation assumed.
The areas 5-1 and 5-3 at the edge of the heat sink 2 have a constant and relatively small thickness or thickness D1. The central individual area 5-2 of the heat sink 2 has a maximum thickness or thickness D2 precisely in the center, which decreases linearly and continuously towards the individual edge areas 5-1 and 5-3 to the value D1, as a result of which one flank area 6 is trained. On the top 2 a of the heat sink 2 , the circuit arrangement is introduced during operation, which is not shown in Fig. 1.
On the underside 2 b, the cooling element arrangement 3 is formed, the cooling elements 4 are fastened with their respective proximal ends 4 b to the underside 2 b of the cooling body 2 and the distal ends 4 a are free-standing and are therefore suitable for dissipating heat to the environment.
The distal ends 4 a of the cooling elements 4 of the cooling element arrangement 3 are parallel to one another and equidistantly beabstan det. The proximal ends 4 b of the cooling elements 4 are each approximately perpendicular to the underside 2 b of the heat sink 2 . The proximal ends 4 b follow the contour 8 of the underside 2 b of the heat sink, which results in the necessity that the cooling elements 4 assigned to the individual region 5-2 , which form a cooling element region 9-2 , in their course from the distal end 4 a Bend towards the respective proximal end 4 b towards the edge region 6 of the individual region 5-2 . In contrast, the cooling elements 4 of the cooling element areas 9-1 and 9-3 , which are assigned to the individual areas 5-1 and 5-3 of the cooling body 2 , are strictly linear, parallel and equidistant to one another.
In the embodiment of FIG. 1, the central individual areas 5-2 of the heat sink 2 can be more strongly heated in order to lead to a higher heat loss to the environment. This is in spite of substantially uniform distri 4 averaging of the cooling elements of the cooling element array 3 solely by the geometric configuration of the thickness profile of the heat sink 2 and in particular by the contour 8 of the ELEMENTS bottom 2b of the heat sink 2 and the attached Cool 4 realized.
In contrast, the higher number of cooling elements 4 assigned to the central area 5-2 in the embodiment of FIG. 2 is realized in that the lateral distribution of the cooling elements of the cooling element arrangement 3 is no longer uniform or uniform. While the cooling members 4 in the individual areas 5-1 and 5-3 of the Kühlkör pers 2 associated cooling element regions 9-1 and 9-3 zuein lelemente 4 in the central area of the heat sink 2 5-2 far out closer to each other, so that in the cooling element area 9-2 , which is assigned to the central individual area 5-2 of the heat sink 2 , gives a higher cooling element density and thus an increased effective heat dissipation area.
In the embodiment of FIG. 2, the increased effective heat dissipation surface is thus realized solely by the geometry of the cooling element arrangement 3 , the cooling body 2 being designed as a solid plate with a constant thickness D1.
In FIGS. 3A and 3B details are of the transition region and in particular the edge region 6 between two indi vidual and directly adjacent regions 5-1 and 5-2 of the heat sink 2 with regard to b at the lower side 2 of ordered cooling elements 4 of the cooling element array 3 Darge represents. The profile or the contour 8 of the course of the thickness of the heat sink 2 is shown there in each case.
The solid contour 8 makes a jump in the border area between the individual areas 5-1 and 5-2 on the side of the area 5-2 from the thickness D1 to the thickness D2, so that the edge area 6 is formed by a perpendicular edge. At this vertically extending edge of the edge portion 6 and cooling elements 4 are arranged with their b proxima len ends 4, which are perpendicular in the edge area 6 on the right surface 2b.
The edge region 6 can also be formed in the region of the other individual region 5-1 of the heat sink 2 , as is indicated by the dashed contour 8 '.
Similar relationships are shown in FIG. 3B, but the flank region 6 and the profile profile 8 shown there of the thickness of the heat sink 2 do not take place suddenly, but continuously. Otherwise, the conditions are similar to those shown in FIG. 3A and described there. Again, dashed lines as contour 8 'indicate the conditions at which the edge region 6 lies in the region of the other individual region 5-1 of the heat sink 2 .
FIGS. 4A and 4B show views of two bottom ver VARIOUS cooling element arrays 3, which find use in the OF INVENTION to the invention cooling means. The Kühlele elements 4 of the embodiment of Fig. 4A are shaped in the form of par allel to each other formed sheets. On the other hand, the cooling elements 4 of the cooling element arrangement 3 from the embodiment of FIG. 4B cooling rods or cooling fingers of essentially the same strength, which are arranged in different degrees, namely increasingly from the edge region to the center.
Fig. 5 shows in a similarly cut Seitenan view of a further embodiment of the invention Küh leinrichtung 10, wherein in addition, the sound processing device 1 to a corresponding substrate 11, for example, a DCB substrate, is shown. The circuit arrangement 1 in the embodiment of FIG. 5 consists of three substantially identical semiconductor modules 12-1 , 12-2 and 12-3 . These are arranged on a DCB substrate 11 , on the underside of which the top 2 a of the heat sink 2 of the cooling device 10 is then attached.
The underside 2 b of the heat sink 2 has a substantially continuous and curved contour 8 , the course of which is selected such that, with regard to the distribution of the thickness, a division of the heat sink 2 into essentially three individual and directly adjacent areas 5 -1 , 5-2 and 5-3 results, the central individual area 5-2 having an on average thicker thickness than the edge areas 5-1 and 5-3 of the heat sink 2 . The Dic keprofil or the contour 8 is mirror-symmetrical in its lateral course to a plane X in the middle.
The central thickness 5-2 of the heat sink 2 has the greatest thickness exactly in its center, with flank areas 6 falling towards the adjacent areas 5-1 and 5-3 . The cooling element assembly 3 is formed on the underside 2 b of the Kühlkör pers 2 with their cooling elements 4 such that due to the arrangement of the proximal ends 4 b of the cooling elements 4 on the underside 2 b of the heat sink 2 a relatively high number of cooling elements 4 the central individual area 5-2 of the heat sink 2 . In contrast, the number of cooling elements 4 attributable to the edge regions 5-1 and 5-3 of the heat sink 2 is relatively smaller. Due to the relatively high number of cooling elements 4 , which are assigned to the central area 5-2 , the central area 5-2 of the heat sink 2 has a relatively higher effective heat dissipation area and thus also a higher heat dissipation possibility in this central area 5- second
This higher heat dissipation capacity for the area 5-2 is an additional thermal decoupling of the directly adjacent areas 5-1 , 5-2 and 5-3 of the heat sink 2 due to the cavities 7 provided in the heat sink 2 in the transition area between the directly adjacent individual areas 5 -1 , 5-2 and 5-3 to the side. Through these cavities 7 , which represent Ma material recesses, the process of heat conduction and thus the direct heat transfer between the adjacent individual areas be prevented, so that from the individual areas 5-1 , 5-2 and 5-3 each because essentially only the power losses or heat losses generated and dispensed due to the above-arranged semiconductor modules 12-1 , 12-2 and 12-3 must be dissipated.
Because of the optimized proposed according to the invention Cooling concept is a more efficient cooling from highly com complex module systems. This is particularly true in With regard to the increasing integration density with always higher other power densities of particular importance. in the Contrary to the prior art in the fiction concept even when distributing several small modules selective concentrations of loss on a heat sink warm at certain points of the heat sink avoidable. because is also a particularly compact design from Lei power semiconductor modules with corresponding power densities possible. Especially in central areas of circuitry where, with conventional cooling concepts, concentrations of heat loss is the suggested cooler direction of particular benefit because it is precisely in this center areas have a larger effective cooling surface Dissipation of the power loss or heat loss in the reverse exercise is possible. A heat concentration in the middle of the module is achieved by suitable shaping of the cooler structure avoided or reduced in the critical areas. The heat sink rib structure adapts to the requirements Cooling by spreading. Another measure Assumption is that, in contrast to the prior art, which is the cooling plate thickness, i.e. the layer thickness of the cooling body, is kept constant, the strength of the cooling plate so is varied and optimized that - especially in central areas Chen the circuit arrangement - the critical cooling opti times is designed. Thus, from a relatively small NEN footprint of the heat sink increased loss loss be carried away.
