Abstract

技术领域
本发明涉及一种半导体元件(典型地,一种晶体管)及其制造方法,并且更特别地是本发明属于一种使用薄膜晶体管作为器件的显示器件技术。即本发明属于一种有关以液晶显示器件、电致发光显示器件等为代表的显示器件的技术,一种有关以CMOS传感器等为代表的传感器的技术,以及有关各种其中装有半导体集成电路的半导体器件的其它技术。
背景技术
最近几年,对其中在玻璃衬底上集成了薄膜晶体管(TFT)的液晶显示器件和电致发光显示器件的研制已向前发展。这些显示器件都是半导体器件中的一种,其特点在于使用薄膜形成技术在玻璃衬底上形成薄膜晶体管,并在各种由薄膜晶体管构成的电路上形成液晶元件或电致发光(此后简称为EL)元件,从而提供一种作为显示器件的功能。
由薄膜晶体管构成的电路引起某种程度上的不平。因而,当在该电路上形成液晶元件或EL元件时,一般要进行使用有机树脂膜等的整平工艺。在显示器件的显示部分中提供的每个像素其中具有像素电极。像素电极通过在上述用于整平的有机树脂膜中提供的接触孔与薄膜晶体管连接。
但是,本发明申请人的研究发现下述事实。即,当树脂膜被用作层间绝缘膜并且使用干法腐蚀技术形成接触孔时,所完成的薄膜晶体管的阈值电压(Vth)被大大改变。例如,图4A和4B所示的数据是所检测到的关于在SOI衬底上形成的薄膜晶体管的阈值电压的变化。图中,黑色圆形标记表示氮化硅膜(SiN)和丙烯酸膜的叠层结构被用作层间绝缘膜的情形。此外,图中的三角形轮廓线标记表示氧氮化硅膜(SiNO)和氮氧化硅膜(SiON)的叠层结构被用作层间绝缘膜的情形。在任何一种情况下,干法腐蚀技术被用来形成接触孔。注意,分别使用“SiNO”和“SiON”表示前者含氮量大于含氧量,而后者含氧量大于含氮量的意思。
图4A和4B所示的数据是通过使用统计处理评估阈值电压变化所获得的图。纵坐标表示沟道长度(载流子运动长度),而横坐标表示Vth变化。在最近几年,“四分差”已成为已知的统计处理方法。四分差是在正态概率曲线中25%值和75%值之间的差,并且已被认为是不受异常值影响的统计处理方法。本发明申请者根据四分差(也称为百分之25偏差),将16%的值和84%的值之差定义为百分之16偏差,在横坐标作为“Vth变化”绘制它的值。注意百分之16偏差对应于正态概率分布中的±σ。因此,通过分别乘以因子而被假定为±3σ的值被用于数据绘制。当丙烯酸树脂被用作层间绝缘膜时,正如从数据所看到的,在n-沟道TFT中的变化和在p-沟道TFT中的变化为不使用丙烯酸树脂膜的情况时的约4倍和约为2倍。因此,很明显在使用丙烯酸树脂的情况下变化大。本发明申请者估计在干法腐蚀中由于等离子体损伤电荷在丙烯酸膜中被捕获,由此引起阈值电压的改变。
发明内容
本发明是考虑到上述问题作出的,并且它的一个目的是提供一种技术,用于在使用有机树脂膜作为层间绝缘膜制造显示器件时,不改变其阈值电压而生产薄膜晶体管的技术,以及改善显示器件的工作稳定性和提高电路设计中的设计裕度。此外,本发明的另一个目的是改善显示器件的图象质量。
本发明特征在于通过下述手段解决上述问题。即,它具有一个特征,就是使用光敏有机树脂膜(优选光敏丙烯酸树脂膜,特别是正性光敏丙烯酸树脂膜)作为有机树脂膜,在光敏有机树脂膜中形成第一开口,形成覆盖第一开口的氮化物绝缘膜,使用光致抗蚀剂等在氮化物绝缘膜中形成第二开口,并且将有机树脂膜夹在中间的上部电极和下部电极彼此间被电连接。注意,当使用正性光敏丙烯酸树脂膜时,它一般呈浅棕色。这样,就要求进行脱色处理(漂白处理),从而使其在产生第一开口后对可见光透明。在脱色处理中,优选辐照显影后用于使整个图案曝光的光(典型地为紫外光)。
将利用图1A和1B描述本发明。在图1A中,参考数字101表示衬底,102表示基底膜,103表示源区,104表示漏区,而105表示沟道形成区。在基底膜102上形成的源区、漏区和沟道形成区由半导体膜制成。此外,参考数字106表示栅极绝缘膜,107表示栅电极,而108表示第一钝化膜。至此描述了一种已知的薄膜晶体管结构。各种已知的材料可被用于各部分的材料。
其次,本发明的薄膜晶体管的第一个特征是光敏有机树脂膜,特别是正性光敏丙烯酸树脂膜被用作在是无机绝缘膜的第一钝化膜108上的层间绝缘膜109。光敏有机树脂膜109的膜厚理想地是在1μm~4μm(优选1.5μm~3μm)范围内选择。第二个特点是在光敏有机树脂膜109中提供第一开口部分(由直径φ1表示)110,并且提供是无机绝缘膜的第二钝化膜111,从而覆盖光敏有机树脂膜109的上表面和第一开口部分110的内壁表面。此外,第三个特点是第二钝化膜111在第一开口部分110的底部具有第二开口部分(由直径φ2表示)112,并且在第一钝化膜108和栅极绝缘膜106中形成具有和第二开口部分112相同直径的开口部分。换言之,它具有这样一种特征,即在包含栅极绝缘膜106、第一钝化膜108以及第一开口部分110内部的第二钝化膜111的叠层中提供第二开口部分。此外,源电极113通过第一开口部分110和第二开口部分112与源区103连接。类似地,漏电极114与漏区104连接。
注意,氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜或氮氧化铝膜可被用于第一钝化膜108和第二钝化膜111。此外,在至少其一部分中包含这些膜的叠层膜可被使用。直径φ1被设定在2μm~10μm(优选3μm~5μm)以及直径φ2被设定在1μm~5μm(优选2μm~3μm)是理想的。注意,由于开口部分直径的设计规则根据光刻工艺的精度而改变,不一定将本发明限制于这些数字范围。换言之,在任何情况下,优选满足φ1>φ2关系。
此处,被虚线包围的区115的一部分的放大图示于图1B中。在图1B中,表示了第一开口部分110的一部分和第二开口部分112的一部分。对于第一开口部分110,它的内壁表面是逐渐弯曲的表面,并具有连续变化的曲率半径。例如,当依次记录曲率半径R1、R2和R3的三个点时,各曲率半径间的关系成为R1<R2<R3,这些数值都在3μm~30μm内(典型地为10μm~15μm)。此外,由光敏有机树脂膜109和第一开口部分110的底部的第一钝化膜108形成的角度(接触角θ)被设定在30°<θ<65°的范围(典型地,40°<θ<50°)。
此时,在图1B中由参考数字116表示的部分中,第一钝化膜108和第二钝化膜111彼此间紧密接触,从而获得光敏有机树脂膜109被密封的状态。此时,紧密接触区的长度,即其中第一钝化膜108和第二钝化膜111彼此接触的区域的长度在0.3μm~3μm(优选1μm~2μm)是理想的。基本上,第一开口部分110的半径比第二开口部分112的半径大0.3μm~3μm是理想的。
存在一种情况,即本发明所使用的光敏有机树脂膜(此处为正性光敏丙烯酸膜)在薄膜晶体管形成过程中和形成后,产生气体成分。因此,考虑到阻止在薄膜晶体管上形成的液晶元件和EL元件的变坏,用分别具有充分的紧密接触性质的有机绝缘膜密封(特别地,具有高阻挡性质的氮化硅膜或氧氮化硅膜是合适的)是非常重要的。
其次,将利用图2A~2E描述具有图1A所示结构的薄膜晶体管的制造方法。首先,将利用图2A进行描述。在衬底101上形成基底膜102,其上形成被刻蚀处理的岛状半导体膜。然后,在整个表面上形成栅极绝缘膜106,形成栅电极107,并用栅电极107作掩模以自对准方式形成源区103和漏区104。此时,沟道形成区105被同时确定。源区103和漏区104形成后,通过热处理激活源区103和漏区104。进一步,形成第一钝化膜108,然后通过热处理进行氢化处理。至此的制造方法优选使用已知技术进行。各种已知的材料可被用作构成该薄膜晶体管的材料。其次,光敏树脂膜,此处为正性光敏丙烯酸膜,被形成为层间绝缘膜109。
其次,将利用图2B进行描述。光敏有机树脂膜109形成后,使用光刻工艺进行曝光处理,从而光敏有机树脂膜109被刻蚀形成第一开口部分110。这是一种可能的技术,因为使用了光敏有机树脂膜。此外,由于刻蚀本身是使用显影液的湿法腐蚀,可获得不引起诸如上述等离子体损伤问题的效果。使用显影液刻蚀后,对光敏有机树脂膜109进行脱色处理。脱色处理优选通过照射比对整个图案曝光所用光更强的光进行。注意,在曝光后,即烘烤处理前立即进行脱色处理是必要的。这是因为,烘烤后,光敏有机树脂膜109的交联被完成,从而不可能通过光照射进行脱色。
此外,第一开口部分110成为如图1B所示的横截面形状,并且具有曲率变化非常缓和的弯曲内壁表面。因而,随后形成的电极的覆盖变得相当令人满意。注意,在刻蚀后的烘烤工艺中,为了防止树脂吸收或吸附水分和氧,在惰性气氛(氮气氛、稀有气体气氛或氢气氛)中进行加热是理想的。此时,理想的是从升温到降温绝对保持惰性气氛以抑制水分和氧的吸附(或吸收)量在10ppm或以下(优选1ppm或以下)。
其次,利用图2C进行描述。第一开口部分110形成后,形成第二钝化膜111以覆盖光敏有机树脂膜109的上表面和第一开口部分110的内壁表面。和第一钝化膜108相同的材料可被用于第二钝化膜111。优选使用高频放电的溅射法用于形成第二钝化膜111。关于溅射条件,优选使用硅靶,并且使用氮气作溅射气体。优选适当设置压力。优选压力在0.5Pa~1.0Pa,放电功率为2.5kW~3.5kW,以及膜形成温度在室温(25℃)~250℃之内。第二钝化膜111形成后,形成光致抗蚀剂201。光致抗蚀剂201是用于形成第二钝化膜111中的第二开口部分112的掩模。
其次,利用图2D进行描述。光致抗蚀剂201形成后,进行刻蚀处理依次刻蚀第二钝化膜111、第一钝化膜108和栅极绝缘膜106,由此形成第二开口部分112。此时,刻蚀处理可以是干法腐蚀处理和湿法腐蚀处理。为了获得优选形状的第二开口部分112,优选干法腐蚀处理。根据本发明,即使当此处进行干法腐蚀,也不存在光敏有机树脂膜109直接暴露于等离子体的情况。因而,不会引起等离子体损伤积聚问题。因此,根据本发明的一个特点,在提供于光敏有机树脂膜中的一个开口部分的内壁表面被氮化物绝缘膜如氮化硅膜保护的同时,在开口部分的底部提供具有较小直径的另一个开口部分。
此外,当通过干法腐蚀处理形成第二开口部分112时,栅极绝缘膜106和第一钝化膜108被刻蚀。在该刻蚀中,生产率可根据无机绝缘膜的组合被提高。换言之,当氮化硅膜被用作第一钝化膜108,而氮氧化硅膜被用作栅极绝缘膜106时,栅极绝缘膜106可作为刻蚀第一钝化膜108的刻蚀停止剂,而源区(硅膜)103刻可作为刻蚀栅极绝缘膜106的刻蚀停止剂。
例如,考虑使用氮氧化硅膜作为栅极绝缘膜106和氮化硅膜作为第一钝化膜108的情形。作为第一钝化膜108的氮化硅膜可使用四氟化碳(CF4)气体、氦气(He)和氧气(O2)进行刻蚀。硅膜也通过这些气体刻蚀。但是,因为用作基底膜的栅极绝缘膜106的氮氧化硅膜起刻蚀停止剂的功能,不存在用作源区103的硅膜损失的情况。此外,栅极绝缘膜106(此处为氮氧化硅膜)可通过三氟甲烷(CHF3)气体被刻蚀,而硅膜几乎不被刻蚀。因而,源区103可作为刻蚀停止剂。
其次,利用图2E进行描述。第二开口部分112形成后,在其上形成金属膜并通过刻蚀加工图案形成源电极113和漏电极114。为形成这些电极,优选使用钛膜、氮化钛膜、钨膜(包括合金)、铝膜(包括合金)或这些膜的叠层膜。
因此,可获得具有利用图1A和1B描述的结构的薄膜晶体管。如此得到的薄膜晶体管具有光敏有机树脂膜,并且光敏有机树脂膜也作为整平膜。此外,光敏有机树脂膜用氮化物绝缘膜(典型地,氮化硅膜或氧氮化硅膜),从而也不引起由于去气导致的问题。
这里,将在下面描述为什么特别优选正性光敏丙烯酸膜作为光敏有机树脂膜109的原因。
首先,图3A所示的照片是其中非光敏丙烯酸膜(膜厚:约1.3μm)被干法腐蚀处理以进行图案加工状态下的横截面的SEM(扫描电子显微镜)照片,图3B是其示意图。当非光敏丙烯酸膜像在传统情况下一样被干法腐蚀时,在图案的顶部几乎形不成曲面,从而顶端部分基本上没有曲率半径(R)。此外,在图案底部部分,锥度角(接触角)变为约63°。但是,甚至在底端部分也观察不到曲面。
其次,图5A所示的照片是其中正性光敏丙烯酸膜(膜厚:约2.0μm)被曝光和显影处理以进行图案加工状态下的横截面的SEM照片,图5B是其示意图。关于正性光敏丙烯酸膜的横截面形状,用显影液刻蚀处理后它具有变化非常缓慢的曲面且曲率半径(R)连续改变。此外,获得约32°~33°较小的接触角。换言之,膜本身具有图1B所示形状。因而,当根据本发明的薄膜晶体管和显示器件被制造时,可以说这样的形状是非常有用的形状。当然,接触角的值根据刻蚀条件、膜厚等变化。但是,如上所述优选满足30°<θ<65°。
其次,图6A所示的照片是负性光敏丙烯酸膜(膜厚:约1.4μm)被曝光和显影以进行图案加工状态下的横截面的SEM照片,图6B是其示意图。关于负性光敏丙烯酸膜的横截面形状,用显影液刻蚀处理后形成渐变的S-形曲面,且图案顶端部分以曲率半径(R)弯曲。在此情况下,图6B中用W表示的尾巴部分(下斜坡)的长度成为问题。特别地,对于微制造要求的接触孔(开口部分),当尾巴部分变得较长时,有可能造成下层电极或布线在接触孔不被暴露的情况,从而涉及到由不良接触导致的断开。注意,当尾巴部分的长度(W)为1μm或以下(优选长度小于接触孔的半径)时,上述断开的可能性降低。
其次,图7A所示的照片是正性光敏聚酰亚胺膜(膜厚:约1.5μm)被曝光和显影处理以进行图案加工状态下的横截面的SEM照片,图7B是其示意图。关于正性光敏聚胺亚胺膜的横截面形状,用显影液刻蚀处理后它具有较小的尾巴部分(用长度W表示)和弯曲的顶端部分。但是,它的曲率半径(R)很小。
当观察上述横截面形状时,可考虑下述情况。当在形成接触孔(开口部分)后形成成为电极或布线的金属膜时,使用溅射法、蒸发法、CVD法等。已经知道构成薄膜晶体管的材料分子在被淀积到将被形成的表面上时,向表面上的稳定位置运动,并且容易聚集成具有锐角的形状(成为凸起部分的形状)的部分,如接触孔的顶端部分。这种趋势在蒸发法中尤其显著。因此,当开口部分横截面的形状是如图3A所示的形状时,材料分子向开口部分的边缘聚集,从而只它的局部变得较厚,并且形成屋檐状凸起部分。这成为后来的缺陷如断开(阶梯断开)产生的原因,并且是不优选的。因此,可以说图3所示的非光敏丙烯酸膜和图7A所示的正性光敏聚酰亚胺膜就覆盖而言是不利的材料。
而且如上述图6A和7A所示,关于在接触孔的底端部分形成的尾巴部分的形状,在某些情况下尾巴部分覆盖接触孔的底部表面,并有可能产生不良接触。因而,可以说就接触而言这样的膜是不利的。当然,当尾巴部分的长度为1μm或以下(优选长度小于接触孔的半径)时,则没有问题。
当考虑上述几点实行本发明时,可以说具有图5A所示形状的正性光敏丙烯酸膜是最合适的。换言之,当使用正性光敏丙烯酸膜时,它在接触孔的顶端部分具有变化非常缓慢的曲面。因而,对于覆盖完全不存在问题。此外,在接触孔的底端部分,在不形成尾巴部分的情况下,将接触孔的底部表面可靠地确定为接触角满足30°<θ<65°。这样也不产生不良接触问题。由于上述原因,本发明的申请者认为,当实施本发明时,对于特别是由有机树脂构成的层间绝缘膜,正性光敏丙烯酸树脂膜是最优选的层间绝缘膜材料。
如上所述,当制造用有机树脂膜作为层间绝缘膜的薄膜晶体管时,光敏有机树脂膜被用作层间绝缘膜,并采用如图1A和1B所示的接触结构。因而,可制造薄膜晶体管而不改变阈值电压。因此,对于无论是薄膜晶体管还是使用薄膜晶体管的显示器件,可实现工作性能稳定性的改善以及电路设计设计裕度的增加。

具体实施方式
[实施例1]
在本实施例中,将利用图8A和8B描述一个实例,其中在图1A和1B中第一开口部分110的形成位置被改变。注意,图8A和8B各自表示第二开口部分刚形成后的横截面结构。此外,如果必要,参考图1A和1B中所用参考符号。
在图8A中,参考数字801表示具有直径φ1的第一开口部分,而802表示具有直径φ2的第二开口部分。图8A中的一个特点是第一开口部分801被作成从源区103的端部突出。光敏有机树脂膜109可形成在本实施例中所表示的位置,因为第一钝化膜108成为刻蚀停止器,由此停止刻蚀的进行。此外在图8B中,参考数字803表示具有直径φ3的第一开口部分,而804表示具有直径φ2的第二开口部分。图8A中的一个特点是第一开口部分803提供为从源区103的侧面端部突出。即使在这种情况下,对于光敏有机树脂膜109,第一钝化膜108成为刻蚀停止器,因此停止刻蚀的进行。
如上所述,能成为刻蚀停止器的无机绝缘膜位于用作层间绝缘膜的光敏有机树脂膜的下面。因而,即使当第一开口部分的直径增加,也没有问题,从而它是非常有用的,因为接触孔形成时的设计裕度可被放宽。
[实施例2]
在本实施例中,将描述一个其中本发明被应用到发光器件如EL显示器件的实例。图9A是发光元件的像素的平面图(注意表示直到形成像素电极的状态),图9B是它的电路图,而图9C和9D分别是沿A-A’或B-B’线的横截面视图。
如图9A和9B所示,发光器件的显示部分包括被栅极布线951、数据布线952和电源布线(用于提供恒定电压或恒定电流的布线)953包围并按矩阵排列的多个像素。在每个像素中,提供作为开关元件的TFT954(此后称为开关TFT),作为用于提供电流或电压以使EL元件产生光发射的装置的TFT955(此后称为驱动器TFT),电容器部分956以及EL元件957。虽然此处未表示出,但是可通过在像素电极958上提供发光层形成EL元件957。
注意,在本实施例中,具有多-栅极结构的n-沟道TFT被用作开关TFT954,而p-沟道TFT被用作驱动器TFT955。但是,不要求发光元件的像素结构限于此。因而,本发明可被应用到各种已知结构。
在图9C的横截面视图中,表示出了n-沟道TFT954和电容器部分956。参考数字901表示衬底,可使用玻璃衬底、陶瓷衬底、石英衬底、硅衬底或塑料衬底(包括塑料膜)。此外,参考数字902表示氧氮化硅膜,903表示氮氧化硅膜,并且二者被叠加作为基底膜。当然,不要求本发明限于这些材料。进一步,在氮氧化硅膜903上提供n-沟道TFT954的有源层。有源层具有源区904、漏区905、LDD区906a~906d,以及沟道形成区907a和907b。换言之,在源区904和漏区905之间有两个沟道形成区和四个LDD区。
此外,n-沟道TFT954的有源层被栅极绝缘膜908覆盖,并且在其上提供栅电极(栅电极层909a和909b)和另一个栅电极(栅电极层910a和910b)。在本实施例中,氮氧化硅膜被用作栅极绝缘膜908。当上面的氮化物绝缘膜如具有高相对介电常数的氮化铝被使用时,元件占据的面积可减少。因而,对改善集成度是有效的。
另外,氮化钽膜被用于栅电极层909a和910a,钨膜被用作栅电极层909b和910b。对于这些金属膜,选择比率高。因而,通过选择刻蚀条件刻获得如图9B所示的结构。按照本发明申请者所述,刻蚀条件优选参考JP2001-313397A。
另外,氮化硅膜或氧氮化硅膜作为覆盖栅电极的第一钝化膜911被提供,并且在其上提供光敏有机树脂膜912(在本实施例中,使用正性光敏丙烯酸膜)。进一步,在光敏有机树脂膜912上提供第二钝化膜913,从而覆盖第一开口部分(见图1A)。第二开口部分(见图1A)被提供到第一开口部分的底部。在本实施例中,氮化硅膜或氧氮化硅膜被用作第二钝化膜913。当然,另一种氮化物绝缘膜如氮化铝膜或氧氮化铝膜也可被使用。
另外,数据布线952通过第二开口部分与源极布线904连接,并且连接布线915通过第二开口部分与漏区905连接。连接布线915是被连接到驱动器TFT955的栅电极的布线。一种结构被优选用于数据布线952和连接布线915,在该结构中,主要含低电阻金属如铝或铜的布线被夹在其它金属膜或这些金属的合金膜中。
另外,参考数字916表示驱动器TFT955的源区,电源布线953与该区连接。在用于该连接的接触部分中,通过实施本发明形成第一开口部分和第二开口部分。此外,电源布线953通过第一钝化膜911和第二钝化膜913和驱动器TFT955的栅极布线917相对,从而形成存储电容器956a。进一步,栅极布线917通过栅极绝缘膜908和半导体膜918相对,从而形成存储电容器956b。因为电源布线953与半导体层919连接,电荷被从这里供给,从而半导体膜918用作电极。因而,电容器部分956成为其中存储电容器956a和956b并联连接的一种结构,由此得到非常小面积大容量。此外,尤其对于存储电容器956a,具有高相对介电常数的氮化硅膜被用作电介质,从而可确保大容量。因为存储电容器956a的电介质由第一钝化膜911和第二钝化膜913的叠层结构构成,针孔出现的几率相当低。因而,可形成具有高可靠性的电容器。
与传统情形相比,当实施本发明时,光刻工艺中所使用的掩模的数量增加以形成第二开口部分。但是,当掩模数量增加被有利利用时,如本实施例所述可形成新的存储电容器。这一点也是本发明的重要特征之一。本发明的特征不止补偿了由于掩模数量增加所导致的缺点,所以对工业进步有极大贡献。例如,当获得高清晰度图象显示时,要求在显示部分,存储电容器对每个像素面积的相对占有面积减少,以提高孔径比。因此,增加存储容量是相当有用的。
另外,在图9D中,参考数字920表示驱动器TFT955的漏区,它与漏极布线921连接。漏极布线921与像素电极958连接以构成像素。在本实施例中,对于可见光透明的氧化物导电膜(典型地,ITO膜)被用作像素电极958。但是,本发明不限于这样的膜。
在具有上述像素结构的发光器件中EL元件被实际形成后的一个实例被示于图10A和10B。图10A是对应于图9D所示横截面的横截面视图,它表示其中在像素电极958上形成EL元件957的状态。注意,当图10A所示结构被使用时,像素电极958对应于EL元件957的阳极。此外,在本说明书中,EL元件表示其中在阴极和阳极间提供EL层、对EL层提供电压或注入电流以发射光的一种元件。
像素电极958的端部分被光敏有机树脂膜961覆盖。光敏有机树脂膜961被形成栅格状以构成每个像素,或被形成行单元或列单元的条状。在任何情况下,当它被形成在接触孔上时,凹入部分可被有效掩埋,并且整个表面也可被整平。注意,在本实施例中,与被用作上述层间绝缘膜(在本实施例中,正性光敏丙烯酸膜)的光敏有机树脂膜(第一光敏有机树脂膜)912相同的材料被用作光敏有机树脂膜(第二光敏有机树脂膜)961。因而,可简化制造程序。此外,虽然未表示出,可使用成为图6A和6B所示S-形横截面的负性光敏丙烯酸膜。当然,此时,开口部分顶端部分和底端部分的曲率半径被设定为3μm~30μm(典型地,10μm~15μm)是理想的。此外,在这种情况下,当W表示的尾巴部分的长度不被最小化时,因为孔径比被减小,因此这是不优选的。进一步,也可使用已知的抗蚀剂材料(包含生色团的聚合物材料)。
另外,光敏有机树脂膜961的表面被作为第三钝化膜962的氮化物绝缘膜覆盖,从而可抑制光敏有机树脂膜961的去气。此外,第三钝化膜962在像素电极958上被刻蚀以提供开口部分。在开口部分中,EL层963与像素电极958接触。EL层963一般由叠层如发光层、电荷注入层荷电荷输运层的薄膜构成。但是,可使用已被观察到光发射的各种结构和各种材料。例如,SAlq(其中,Alq3的三个配位体中的一个代替三苯基硅烷醇(triphenylsilanol)结构)作为含硅有机系材料也可被用作电荷输运层或空穴阻挡层。
当然,EL层不一定只由有机薄膜构成,也可使用有机薄膜和无机薄膜层叠的结构。聚合物薄膜或低分子薄膜可被使用。此外,形成方法根据是使用聚合物薄膜还是使用低分子薄膜而改变。但是,优选用已知方法形成薄膜。
此外,在EL层963上形成阴极964,并且最后在其上提供作为第四钝化膜965的氮化物绝缘膜。包含属于周期表1或2族的元素的金属薄膜优选被用作阴极964。考虑到电荷注入特性等,其中添加0.2wt%~1.5wt%(优选0.5wt%~1.0wt%)锂的铝金属膜是合适的。注意,如果锂扩散,担心TFT的工作由此而被影响。但是,根据本发明,TFT被第一钝化膜911、第二钝化膜913和第三钝化膜962完全保护,因此不必担心锂扩散。
此处,表示通过使用高频放电的溅射法形成的氮化硅膜对于锂的阻挡效应的数据被示于图17A和17B。图17A表示在通过使用高频放电的溅射法形成的氮化硅膜(表示为RF-SP SiN)被用作电介质的情况下的一种MOS结构的C-V特性。注意“浸锂”意味着一种含锂的溶液被旋涂于氮化硅膜上,并且用意是故意利用锂引起污染以作测试。此外,图17B表示在使用等离子体CVD法形成的氮化硅膜(表示为CVDSiN)被用作电介质的比较例中的一种MOS结构的C-V特性。注意,对于图17B中所示数据,一种对铝添加锂的合金膜被用作金属电极。对这些膜进行一般的BT测试(特别地,除施加1.7MV电压外,进行±150℃、1小时的热处理)。结果,如图17A所示,在通过使用高频放电的溅射法形成的氮化硅膜的情况下,几乎观察不到C-V特性的变化。另一方面,在使用等离子体CVD法形成的氮化硅膜的情况下观察到了大的C-V特性变化。因而,认识了锂污染。这些数据表明通过使用高频放电的溅射法形成的氮化硅膜对锂扩散有非常有效的阻挡作用。
进一步,当氮化物绝缘膜被用作第二钝化膜913或第三钝化膜962时,预计可产生热辐射效应。例如,如果假定氧化硅膜的热导率是1,氮化硅膜的热导率约为5,而氮化铝膜的热导率为35~130,由此获得非常高的热导率。因而,即使当EL元件产生热,热量被有效地辐射,从而可抑制由本身热辐射导致的EL层963的变坏。
注意与用于第一钝化膜911和第二钝化膜913的氮化物绝缘膜相同的材料可被用于第三钝化膜962和第四钝化膜965。
当使用图10A所示结构时,EL元件发射的光透过像素电极958并且从衬底901侧射出。此时,透射的光透过光敏有机树脂膜912。因而,要求对光敏有机树脂膜912进行充分的脱色处理,从而使其充分透明。
其次,图10B表示一个实例,其中具有反射特性的金属膜971替代像素电极958使用。作为具有反射特性的金属膜971,具有高功函数的金属膜如铂(Pt)或金(Au)被用作阳极。此外,因为这样的金属很贵,它可被层叠在适当的金属膜如铝膜或钨膜上以形成像素电极,其中至少铂或金被暴露在最上层表面。参考数字972表示EL层,如同图10A所示情形一样,已观察到光发射的各种结构和各种材料可被使用。此外,参考数字973表示膜厚较小的金属膜(优选10nm~50nm)。包含属于周期表1或2族的元素的金属膜被用作阴极。进一步,通过将氧化物导电膜层叠在金属膜973上而提供该氧化物导电膜(典型地,ITO膜)974,并且在其上形成第四钝化膜975。
当使用图10B所示结构时,EL元件发射的光被像素电极971反射,透过金属膜973、氧化物导电膜974等,并从衬底射出。此时,因为光不透过像素电极971下方的部分,可在其中提供存储元件、电阻器元件等,并且光敏有机树脂膜912可被着色。因而,设计灵活性程度高且制造工艺也被简化。因此,可以说该结构总体上对减少制造成本有贡献。
[实施例3]
在本实施例中,说明一实例,其中实施例2中说明的发光器件中在漏极布线921和像素电极958之间的连接结构被修改。注意,与图9C所示结构相比基本结构没有变化。因此,在本实施例中,仅对必要的部分提供参考数字并进行说明。
如图11A所示,由氧化物导电膜制成的像素电极501被形成,然后形成漏极布线502,从而获得漏极布线502与像素电极501接触以覆盖其端部分的结构。当获得这样一种结构时,可在形成第二开口部分503后形成像素电极501。或者,可在像素电极501形成后形成第二开口部分503。在任何情况下,即使当进行干法腐蚀处理时,光敏有机树脂膜912总是被第二钝化膜913保护而免于等离子体损伤。因而,不存在薄膜晶体管的电特性受不利影响的情况。
其次,如图11B所示,在第一钝化膜911上提供由无机绝缘膜构成的层间绝缘膜504,并在其上提供漏极布线505。连接布线506和漏极布线同时形成。连接布线506和下层的电容器布线917连接。漏极布线505和连接布线506被具有第一开口部分507的光敏有机树脂膜508覆盖。第一开口部分507被由氮化物绝缘膜制成的第二钝化膜509覆盖。第二钝化膜509在第一开口部分507的底部具有第二开口部分510。由氧化物导电膜构成的像素电极511通过第一开口部分507和第二开口部分510与漏极布线505连接。
此时,在连接布线506上产生由连接布线506、第二钝化膜509和像素电极511构成的存储电容器512。在图11B所示结构情况下,只有具有高相对介电常数的第二钝化膜509被用作电介质,从而可产生具有大电容值的存储电容器。当然,也可产生用像素电极511和电容器布线917作为一对电极的存储电容器。但是,在此情况下,因为第二钝化膜509、层间绝缘膜504和第一钝化膜911被用作电介质,电容值变得比图11B所示结构的低。
其次,图11C表示一个实例,其中在形成图11B中漏极布线505和连接布线506后,提供氮化物绝缘膜513作为另一钝化膜。在这样一种情况下,存储电容器514由连接布线506、氮化物绝缘膜513、第二钝化膜509和像素电极511构成。在此情况下,膜厚与图11B相比增加,由此略微减少电容值。但是,当叠层被用于电介质时,可减少与针孔等相关的问题,从而存储电容器的可靠性被提高。
如上所述,本发明不限于实施例2所描述的结构,并且因此可被应用于各种使用有机树脂膜作为层间绝缘膜的晶体管结构。注意,在本实施例所描述的结构中,上面实施例1和2描述的氮化物绝缘膜可被用于第二钝化膜509和氮化物绝缘膜513。
[实施例4]
在本实施例中,将描述一个实例,其中底栅薄膜晶体管(特别地,反相交错TFT)被用作实施例1~3中的薄膜晶体管。换言之,即使当反相交错TFT被用于实施例2或3中的开关TFT和驱动器TFT,也可实施本发明。
将利用图12描述本实施例。在图12中,参考数字301表示衬底,302表示栅电极,303表示栅极绝缘膜,304表示源区,305表示漏区,306a和306b表示LDD区,而307表示沟道形成区。源区、漏区、LDD区和沟道形成区由提供于覆盖栅电极302的栅极绝缘膜302之上的半导体膜构成。此外,参考数字308和309表示无机绝缘膜。在本实施例中,308表示氧化硅膜,而309表示氮化硅膜。氮化硅膜309作为第一钝化膜。氧化硅膜308作为成为下层的半导体层和由氮化硅构成的第一钝化膜309之间的缓冲层。至此描述了一种已知的薄膜晶体管结构。各种已知材料可被用作各部分的材料。
其次,提供光敏有机树脂膜,特别是正性光敏丙烯酸膜作为第一钝化膜309上的层间绝缘膜310。在光敏有机树脂膜310中提供第一开口部分(由直径φ1表示)311。进一步,提供由无机绝缘膜构成的第二钝化膜312,从而覆盖光敏有机树脂膜310的顶部表面和第一开口部分311的内壁表面。在第一开口部分311底部中的第二钝化膜312中提供第二开口部分(由直径φ2表示)313。参考数字314表示源电极,而315表示漏电极。
甚至在本实施例中,像在实施例1中一样,氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜或氮氧化铝膜可被用于第一钝化膜309和第二钝化膜312。此外,在至少其中一部分可使用这些膜的叠层膜。直径φ1被设定在2μm~10μm(优选3μm~5μm)以及直径φ2被设定在1μm~5μm(优选2μm~3μm)是理想的。优选满足φ1>φ2关系。在“发明内容”中已详细描述了第一开口部分311的横截面形状,此处不再描述。第一开口部分的内壁表面为渐变曲面且具有连续改变的曲率半径是理想的。特别地,当顺次标注曲率半径R1、R2和R3三个点时,各曲率半径间的关系成为R1<R2<R3且这些数值每个都在3μm~30μm(典型地,10μm~15μm)是理想的。此外,由光敏有机树脂膜310和第一开口部分311底部的第一钝化膜309形成的角度(接触角θ)保持在30°<θ<65°(典型地40°<θ<50°)的范围。
如上所述,当本发明被实施时,薄膜晶体管的结构不一定只限于顶栅型或只限于底栅型。因而,本发明可被应用到具有任何结构的薄膜晶体管。进一步,本发明不一定限于薄膜晶体管,也可被应用到具有用硅阱形成的MOS结构的晶体管。
[实施例5]
在本实施例中,本发明被应用于液晶显示器件的一个实例将被描述。图13A是液晶显示器件的像素的平面图(注意表示出了直到形成像素电极的状态),图13B是它的电路图,图13C和13D各为沿线A-A’和B-B’的横截面视图。
如图13A和13B所示,液晶显示器件的显示部分包括多个被栅极布线851和数据布线852包围且按矩阵排列的像素。在每个像素中,提供作为开关元件的TFT853(此后称为开关TFT)、电容器部分854和液晶元件855。在图13B所示电路中,电容器部分854和液晶元件855与等电势线856连接。但是,它们不一定保持相同电位,例如一个可保持公用电位,另一个可保持地电位。此外,虽然此处未表示出,可通过在像素电极857上提供液晶层形成液晶元件。注意,虽然在本实施例中,具有多栅极结构的n-沟道TFT被用作开关TFT,作为替换可使用p-沟道TFT。开关TFT的布局优选由操作者适当决定。
在图13C的横截面视图中,表示出开关TFT853和电容器部分854。参考数字801表示衬底,可使用玻璃衬底、陶瓷衬底、石英衬底、硅衬底或塑料衬底(包括塑料膜)。此外,参考数字802表示氧氮化硅膜,803表示氮氧化硅膜,并且二者被叠加用作基底膜。当然,本发明不一定限于这些材料。进一步,在氮氧化硅膜803上提供开关TFT853的有源层。有源层具有源区804、漏区805、LDD区806a~806d,以及沟道形成区807a和807b。换言之,它具有两个沟道形成区和四个在源区804和漏区805之间的LDD区。
此外,开关TFT853的有源层被栅极绝缘膜808覆盖,其上提供栅电极(栅电极层809a和809b)和另一个栅电极(栅电极层810a和810b)。在本实施例中,氮氧化硅膜被用作栅极绝缘膜808。此外,氮化钽膜被用于栅电极层809a和810a,而钨膜被用于栅电极层809b和810b。对于这些金属膜,选择比率高。因而,可通过选择刻蚀条件获得图13B所示的结构。根据本发明申请人,刻蚀条件可参考JP2001-313397A。
此外,氮化硅膜或氧氮化硅膜作为覆盖栅电极的第一钝化膜811被提供,并且在其上提供光敏有机树脂膜812(在本实施例中,使用正性丙烯酸膜)。进一步,在光敏有机树脂膜812上提供第二钝化膜813,从而覆盖第一开口部分(见图1A)。第二开口部分(见图1A)被提供到第一开口部分的底部。在本实施例中,氮化硅膜或氧氮化硅膜被用作第二钝化膜813。当然,另一种氮化物绝缘膜如氮化铝膜或氧氮化铝膜也可被使用。
另外,数据布线852通过第二开口部分与源区804连接,并且漏极布线815通过第二开口部分与漏区805连接。漏极布线815被用作构成电容器部分中的存储电容器的电极并与像素电极857电连接。注意,在本实施例中,对于可见光透明的氧化物导电膜(典型地,ITO膜)被用作像素电极857。但是,本发明不限于这样的膜。此外,一种结构被优选用于数据布线852和漏极布线815,在该结构中,主要含低电阻金属如铝或铜的布线被夹在其它金属膜或这些金属的合金膜中。
漏极布线815通过第一钝化膜811和第二钝化膜813,与和栅电极一起形成的电容器布线816(即它和栅电极在同一表面上形成)相对,从而产生存储电容器854a。进一步,电容器布线816通过栅极绝缘膜808的和半导体膜817相对,从而形成存储电容器854b。因为半导体膜817与漏区805电连接,当恒定电压被施加到电容器布线816时,半导体膜作为电极。因而,电容器部分854成为其中存储电容器854a和854b并联连接的一种结构,由此得到非常小的面积大容量。此外,尤其对于存储电容器854a,具有高相对介电常数的氮化硅膜被用作电介质,从而可确保大容量。
一个直至具有上述像素结构的液晶显示器件的液晶元件实际形成的实例被示于图14A和14B中。图14A是对应于图13C横截面的横截面视图,并且表示其中在像素电极857上形成液晶元件855的状态。在漏极布线815上提供由有机树脂构成的隔离物821,其上提供对准膜822。隔离物821和对准膜822的形成顺序可颠倒。进一步,由金属膜构成的光屏蔽膜824,由氧化物导电膜构成的反电极825,以及对准膜826被提供在另一个衬底(反衬底)823上,然后使用密封材料(未表示出)将对准膜822和对准膜826彼此相对结合在一起。另外,从置于密封材料中的液晶注入口注入液晶827,然后密封液晶注入口完成液晶显示器件。注意,一般的液晶单元组装工艺优选被应用到隔离物821形成后的工艺中。因而,不特别作详述。
当使用图14A所示结构时,光从反衬底823侧入射,通过液晶827调制,并从衬底801侧射出。此时,透射光透过用作层间绝缘膜的光敏有机树脂膜812。因而,要求对光敏有机树脂膜812进行充分的脱色处理,以使其充分透明。
其次,图14B表示一个实例,其中由具有反射性质的金属膜构成的漏极布线831不作修改代替像素电极857使用。作为具有反射性质的金属膜,可使用铝膜(包括铝合金膜)或至少在其表面上具有银薄膜的导电膜。关于和图14A中参考符号相同的其它部分的描述此处省略。当图14B所示结构被使用时,光从反衬底823侧入射,通过液晶827调制,并再从反衬底827侧输出。此时,由于光不透过漏极布线831下面的部分,因此可在其中提供存储元件、电阻器元件等,并且光敏有机树脂膜812可被着色。因而,设计灵活度高,而且也可简化制造工艺。因而,可以说该结构一般对减少制造成本有贡献。
[实施例6]
在本实施例中,将利用图15A~15D描述图9A~9D所示的整个发光器件的结构。图15A是通过用密封材料密封其中形成薄膜晶体管的元件衬底而生产的发光器件的平面视图。图15B是沿图9A中B-B’线的横截面视图。图15C是沿图15A中A-A’线的横截面视图。
像素部分(显示部分)402、以及被提供以包围像素部分402的数据线驱动器电路403、栅极线驱动器电路404a和404b以及保护电路405位于衬底401上,并且提供密封材料包围上述部分。像素部分402的结构优选参考图10A和10B及其描述。作为密封材料406,可使用玻璃材料、金属材料(典型地,不锈材料)、陶瓷材料或塑料材料(包括塑料膜)。如图10A和10B所示,它也可只用绝缘膜密封。此外,根据来自EL元件的光的辐射方向使用半透明材料是必要的。
可提供密封材料406与数据线驱动器电路403、栅极线驱动器电路404a和404b和保护电路405部分重叠。使用密封材料406提供密封材料407,从而通过衬底401、密封材料406和密封材料407产生封闭空间408。事先在密封材料407的凹入部分中提供吸湿剂(氧化钡、氧化钙等)409,从而它具有吸湿、吸氧等功能,以保持上述封闭空间408内部部分的气氛清洁,由此抑制EL元件的变坏。凹入部分被具有细网格形状的覆盖材料410覆盖。覆盖材料410允许空气和水分从中穿过,但不允许吸湿剂409通过。注意,封闭空间408优选用惰性气体如氮或氩填充,但也可用惰性树脂或液体填充。
此外,在衬底401上提供用于传输信号到数据线驱动器电路403和栅极线驱动器电路404a和404b的输入端部分411。数据信号如视频信号通过FPC(柔性印刷电路)412被传送到输入端部分411。对于输入端部分411的横截面,如图15B所示,具有氧化物导电膜414被叠加在与栅极布线或数据布线一起形成的布线413上的结构的输入布线,通过树脂417被电连接到提供在FPC412侧的布线415,导体416被分散到树脂417。注意用金或银进行电镀处理的球形聚合物化合物优选用于导体416。
此外,图15C中被虚线包围的区418的放大视图示于图15D中。保护电路405优选通过组合薄膜晶体管419和电容器420构成,并且为此可使用任何已知结构。本发明具有这样一种特征,就是可不增加光刻步骤的数量而形成电容器,连同改善接触孔。在本实施例中,利用该特征形成电容器420。注意如果参考图10A和10B及其描述可明白薄膜晶体管419的结构和电容器420的结构,因此此处不再赘述。
在本实施例中,在输入端部分411和数据线驱动器电路403之间提供保护电路405。当静电信号如意外的脉冲信号被输入到其间时,保护电路将脉冲信号释放到外面。此时,电容器420可使瞬间输入的高电压信号减弱,并且其它高电压可通过由薄膜晶体管和薄膜二极管构成的电路释放到外面。当然,可在其它位置提供保护电路,例如在像素部分402和数据线驱动电路403之间的位置或在像素部分402和栅极线驱动电路404a和404b之间的位置。
如上所述,根据本实施例,当本发明被实施时,一个在输入端部分提供的用于静电测量等的保护电路的电容器同时被形成的实例被表示出。本实施例可通过与实施例1~5中的任何结构组合实施。
[实施例7]
在显示部分使用本发明的显示装置的电子装置的实例有:摄像机;数字照相机;护目镜型显示器(头置显示器);导航系统;声频再现装置(汽车音响、声频部件等);膝上型计算机;游戏机;便携式信息终端(移动计算机、蜂窝电话、便携式游戏机、电子图书等);以及包含记录媒介的图象再现装置(特别地能够处理记录媒介如数字化通用光盘(DVD)中的数据并具有能够显示数据图象的显示装置的设备)。电子装置的具体实例示于图16A~16H。
图16A表示电视机,它由外壳2001、支撑基座2002、显示单元2003、扬声单元2004、视频输入端2005等构成。本发明被应用于显示单元2003。术语电视机包括各种用于显示信息的电视机如用于个人计算机的电视、用于接收TV广播的电视机以及用于广告的电视机。
图16B表示数字照相机,包含主体2101、显示单元2102、图象接收单元2103、操作键2104、外部连接端口2105、快门2106等。本发明被应用到显示单元2102。
图16C表示膝上型计算机,它包含主体2201、外壳2202、显示单元2203、键盘2204、外部连接端口2205、指针式鼠标2206等。本发明被应用到显示单元2203。
图16D表示移动计算机,它包含主体2301、显示单元2302、开关2303、操作键2304、红外线端口2305等。本发明被应用到显示单元2302。
图16E表示装有记录媒介(具体地为DVD播放器)的便携式图象再现装置。装置包含主体2401、外壳2402、显示单元A2403、显示单元B2404、记录媒介(如DVD)、读出单元2405、操作键2406、扬声器单元2407等。显示单元A2403主要显示图象信息,而显示单元B2404主要显示文本信息。本发明被应用到显示单元A2403和B2404。术语装有记录媒介的图象再现装置包括家用游戏机。
图16F表示护目镜型显示器(头置显示器),它包含主体2501、显示单元2502和镜臂单元2503。本发明被应用到显示单元2502。
图16G表示摄像机,它包含主体2601、显示单元2602、外壳2603、外部连接端口2604、遥控接收单元2605、图象接收单元2606、电池2607、视频输入单元2608、操作键2609等。本发明被应用到显示部分2602。
图16H表示蜂窝电话,它包含主体2701、外壳2702、显示单元2703、声频输入单元2704、声频输出单元2705、操作键2706、外部连接端口2707、天线2708等。本发明被应用到显示单元2703。如果显示单元2703在黑色背景上显示白色字符,可减少蜂窝电话的功耗。
如上所述,通过应用本发明得到的显示装置可被用作各种电子装置的显示单元。低成本的显示装置可被提供,并且电子装置零件成本可被降低。由于在本发明中显示装置性能的稳定性可被改善并且电路设计中的设计裕度可被扩大,因此可提供低成本显示装置并且电子装置零件成本可被降低。本实施例的电子装置可使用实施例1~6所示显示装置的任何结构。
根据本发明,通过在电路设计中具有高设计裕度的工艺,可不改变薄膜晶体管的阈值电压而制造显示器件,从而可获得显示器件工作性能稳定性的改善。进一步,可不增加光刻步骤的数量,生产具有小面积的大电容器,连同上述薄膜晶体管,由此改进显示器件的图象质量。
Claims (56)
1.一种半导体元件,包含:
具有有源层的半导体;
与半导体接触的栅极绝缘膜;
通过栅极绝缘膜与有源层相对的栅电极;
在有源层上形成的第一氮化物绝缘膜;
在第一氮化物绝缘膜上形成的光敏有机树脂膜;
在光敏有机树脂膜上形成的第二氮化物绝缘膜;
以及在第二氮化物绝缘膜上提供的布线,
其中在光敏有机树脂膜中提供第一开口部分,第一开口部分的内壁表面由第二氮化物绝缘膜覆盖,在包含栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜的叠层膜中提供第二开口部分,并且半导体通过第一开口部分和第二开口部分与布线连接。
2.一种半导体元件,包含:
具有有源层的半导体;
与半导体接触的栅极绝缘膜;
通过栅极绝缘膜与有源层相对的栅电极;
在有源层上形成的第一氮化物绝缘膜;
在第一氮化物绝缘膜上形成的光敏有机树脂膜;
在光敏有机树脂膜上形成的第二氮化物绝缘膜;
以及在第二氮化物绝缘膜上提供的布线,
其中在光敏有机树脂膜中提供第一开口部分,第一开口部分的内壁表面由第二氮化物绝缘膜覆盖,第一氮化物绝缘膜和第二氮化物绝缘膜在第一开口部分底部中0.3μm~3μm区域内彼此接触,在包含栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜的叠层膜中提供第二开口部分,并且半导体通过第一开口部分和第二开口部分与布线连接。
3.一种半导体元件,包含:
具有有源层的半导体;
与半导体接触的栅极绝缘膜;
通过栅极绝缘膜与有源层相对的栅电极;
在有源层上形成的第一氮化物绝缘膜;
在第一氮化物绝缘膜上形成的正性光敏丙烯酸膜;在正性光敏丙烯酸膜上形成的第二氮化物绝缘膜;以及在第二氮化物绝缘膜上提供的布线,
其中在正性光敏丙烯酸膜中提供第一开口部分,第一开口部分的内壁表面由第二氮化物绝缘膜覆盖,在包含栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜的叠层膜中提供第二开口部分,并且半导体通过第一开口部分和第二开口部分与布线连接。
4.一种半导体元件,包含:
具有有源层的半导体;
与半导体接触的栅极绝缘膜;
通过栅极绝缘膜与有源层相对的栅电极;
在有源层上形成的第一氮化物绝缘膜;
在第一氮化物绝缘膜上形成的正性光敏丙烯酸膜;
在正性光敏丙烯酸膜上形成的第二氮化物绝缘膜;以及
在第二氮化物绝缘膜上提供的布线,
其中在正性光敏丙烯酸膜中提供第一开口部分,第一开口部分的内壁表面由第二氮化物绝缘膜覆盖,第一氮化物绝缘膜和第二氮化物绝缘膜在第一开口部分底部中的0.3μm~3μm区域内彼此接触,在包含栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜的叠层膜中提供第二开口部分,并且半导体通过第一开口部分和第二开口部分与布线连接。
5.根据权利要求1的半导体元件,其中第一氮化物绝缘膜和第二氮化物绝缘膜分别是选自由氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜以及氮氧化铝膜组成的组的一种。
6.根据权利要求2的半导体元件,其中第一氮化物绝缘膜和第二氮化物绝缘膜分别是选自由氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜以及氮氧化铝膜组成的组的一种。
7.根据权利要求3的半导体元件,其中第一氮化物绝缘膜和第二氮化物绝缘膜分别是选自由氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜以及氮氧化铝膜组成的组的一种。
8.根据权利要求4的半导体元件,其中第一氮化物绝缘膜和第二氮化物绝缘膜分别是选自由氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜,以及氮氧化铝膜组成的组的一种。
9.根据权利要求1的半导体元件,其中第一开口部分顶端部分的曲率半径为3μm~30μm。
10.根据权利要求2的半导体元件,其中第一开口部分顶端部分的曲率半径为3μm~30μm。
11.根据权利要求3的半导体元件,其中第一开口部分顶端部分的曲率半径为3μm~30μm。
12.根据权利要求4的半导体元件,其中第一开口部分顶端部分的曲率半径为3μm~30μm。
13.根据权利要求1的半导体元件,其中第一开口部分顶端部分的曲率半径在3μm~30μm范围内连续改变。
14.根据权利要求2的半导体元件,其中第一开口部分顶端部分的曲率半径在3μm~30μm范围内连续改变。
15.根据权利要求3的半导体元件,其中第一开口部分顶端部分的曲率半径在3μm~30μm范围内连续改变。
16.根据权利要求4的半导体元件,其中第一开口部分顶端部分的曲率半径在3μm~30μm范围内连续改变。
17.根据权利要求1的半导体元件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
18.根据权利要求2的半导体元件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
19.根据权利要求3的半导体元件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
20.根据权利要求4的半导体元件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
21.一种由包含多个像素的像素部分构成的显示器件,在每个像素中,半导体元件以及和半导体元件连接的存储电容器被提供于衬底上,
其中,该半导体元件包括:具有有源层的半导体;与半导体接触的栅极绝缘膜;通过栅极绝缘膜与有源层相对的栅电极;在有源层上形成的第一氮化物绝缘膜;在第一氮化物绝缘膜上形成的光敏有机树脂膜;在光敏有机树脂膜上形成的第二氮化物绝缘膜;以及在第二氮化物绝缘膜上提供的布线,在光敏有机树脂膜中提供第一开口部分,第一开口部分的内壁表面由第二氮化物绝缘膜覆盖,在包含栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜的叠层中提供第二开口部分,并且该半导体通过第一开口部分和第二开口部分与布线连接,以及
其中存储电容器包括作为电介质的第一氮化物绝缘膜和第二氮化物绝缘膜。
22.一种由包含多个像素的像素部分构成的显示器件,在每个像素中,半导体元件以及和半导体元件连接的存储电容器被提供于衬底上,
其中,该半导体元件包括:具有有源层的半导体;与半导体接触的栅极绝缘膜;通过栅极绝缘膜与有源层相对的栅电极;在有源层上形成的第一氮化物绝缘膜;在第一氮化物绝缘膜上形成的光敏有机树脂膜;在光敏有机树脂膜上形成的第二氮化物绝缘膜;以及在第二氮化物绝缘膜上提供的布线,在光敏有机树脂膜中提供第一开口部分,第一开口部分的内壁表面由第二氮化物绝缘膜覆盖,第一氮化物绝缘膜和第二氮化物绝缘膜在第一开口部分底部中的0.3μm~3μm区域内彼此接触,在包含栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜的叠层中提供第二开口部分,并且该半导体通过第一开口部分和第二开口部分与布线连接,以及
其中存储电容器包括作为电介质的第一氮化物绝缘膜和第二氮化物绝缘膜。
23.一种由包含多个像素的像素部分构成的显示器件,在每个像素中,半导体元件以及和该半导体元件连接的存储电容器被提供于衬底上,
其中,该半导体元件包括:具有有源层的半导体;与半导体接触的栅极绝缘膜;通过栅极绝缘膜与有源层相对的栅电极;在有源层上形成的第一氮化物绝缘膜;在第一氮化物绝缘膜上形成的正性光敏丙烯酸膜;在正性光敏丙烯酸膜上形成的第二氮化物绝缘膜;以及在第二氮化物绝缘膜上提供的布线,在正性光敏丙烯酸膜中提供第一开口部分,第一开口部分的内壁表面由第二氮化物绝缘膜覆盖,在包含栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜的叠层中提供第二开口部分,并且该半导体通过第一开口部分和第二开口部分与布线连接,以及
其中存储电容器包括作为电介质的第一氮化物绝缘膜和第二氮化物绝缘膜。
24.一种由包含多个像素的像素部分构成的显示器件,在每个像素中,半导体元件以及和该半导体元件连接的存储电容器被提供于衬底上,
其中,该半导体元件包括:具有有源层的半导体;与半导体接触的栅极绝缘膜;通过栅极绝缘膜与有源层相对的栅电极;在有源层上形成的第一氮化物绝缘膜;在第一氮化物绝缘膜上形成的正性光敏丙烯酸膜;在正性光敏丙烯酸膜上形成的第二氮化物绝缘膜;以及在第二氮化物绝缘膜上提供的布线,在正性光敏丙烯酸膜中提供第一开口部分,第一开口部分的内壁表面由第二氮化物绝缘膜覆盖,第一氮化物绝缘膜和第二氮化物绝缘膜在第一开口部分底部中的0.3μm~3μm区域内彼此接触,在包含栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜的叠层中提供第二开口部分,并且该半导体通过第一开口部分和第二开口部分与布线连接,以及
其中存储电容器包括作为电介质的第一氮化物绝缘膜和第二氮化物绝缘膜。
25.根据权利要求21的显示器件,其中第一氮化物绝缘膜和第二氮化物绝缘膜分别是选自由氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜以及氮氧化铝膜组成的组的一种。
26.根据权利要求22的显示器件,其中第一氮化物绝缘膜和第二氮化物绝缘膜分别是选自由氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜以及氮氧化铝膜组成的组的一种。
27.根据权利要求23的显示器件,其中第一氮化物绝缘膜和第二氮化物绝缘膜分别是选自由氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜以及氮氧化铝膜组成的组的一种。
28.根据权利要求24的显示器件,其中第一氮化物绝缘膜和第二氮化物绝缘膜分别是选自由氮化硅膜、氧氮化硅膜、氮氧化硅膜、氮化铝膜、氧氮化铝膜以及氮氧化铝膜组成的组的一种。
29.根据权利要求21的显示器件,其中第一开口部分顶端部分的曲率半径为3μm~30μm。
30.根据权利要求22的显示器件,其中第一开口部分顶端部分的曲率半径为3μm~30μm。
31.根据权利要求23的显示器件,其中第一开口部分顶端部分的曲率半径为3μm~30μm。
32.根据权利要求24的显示器件,其中第一开口部分顶端部分的曲率半径为3μm~30μm。
33.根据权利要求21的显示器件,其中第一开口部分顶端部分的曲率半径在3μm~30μm范围内连续改变。
34.根据权利要求22的显示器件,其中第一开口部分顶端部分的曲率半径在3μm~30μm范围内连续改变。
35.根据权利要求23的显示器件,其中第一开口部分顶端部分的曲率半径在3μm~30μm范围内连续改变。
36.根据权利要求24的显示器件,其中第一开口部分顶端部分的曲率半径在3μm~30μm范围内连续改变。
37.根据权利要求21的显示器件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
38.根据权利要求22的显示器件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
39.根据权利要求23的显示器件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
40.根据权利要求24的显示器件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
41.一种制造半导体元件的方法,包含的步骤有:
形成具有有源层的半导体;
形成与半导体接触的栅极绝缘膜;
形成通过栅极绝缘膜与有源层相对的栅电极;
形成在有源层上形成的第一氮化物绝缘膜;
形成在第一氮化物绝缘膜上形成的光敏有机树脂膜;
在光敏有机树脂膜中形成第一开口部分;
在光敏有机树脂膜和第一开口部分上形成第二氮化物绝缘膜;
在栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜中形成第二开口部分;以及
形成在第二氮化物绝缘膜上提供的布线,布线通过第一开口部分和第二开口部分与半导体膜接触。
42.一种制造半导体元件的方法,包含的步骤有:
形成具有有源层的半导体;
形成与半导体接触的栅极绝缘膜;
形成通过栅极绝缘膜与有源层相对的栅电极;
形成在有源层上形成的第一氮化物绝缘膜;
形成在第一氮化物绝缘膜上形成的光敏有机树脂膜;
在光敏有机树脂膜中形成第一开口部分;
在光敏有机树脂膜和第一开口部分上形成第二氮化物绝缘膜;
在栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜中形成第二开口部分;以及
形成在第二氮化物绝缘膜上提供的布线,布线通过第一开口部分和第二开口部分与半导体膜接触,
其中第一氮化物绝缘膜和第二氮化物绝缘膜在第一开口部分底部中的0.3μm~3μm区域内彼此接触。
43.一种制造半导体元件的方法,包含的步骤有:
形成具有有源层的半导体;
形成与半导体接触的栅极绝缘膜;
形成通过栅极绝缘膜与有源层相对的栅电极;
形成在有源层上形成的第一氮化物绝缘膜;
形成在第一氮化物绝缘膜上形成的正性光敏有机树脂膜;
在正性光敏有机树脂膜中形成第一开口部分;
在正性光敏有机树脂膜和第一开口部分上形成第二氮化物绝缘膜;
在栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜中形成第二开口部分;
形成在第二氮化物绝缘膜上提供的布线,布线通过第一开口部分和第二开口部分与半导体膜接触。
44.一种制造半导体元件的方法,包含的步骤有:
形成具有有源层的半导体;
形成与半导体接触的栅极绝缘膜;
形成通过栅极绝缘膜与有源层相对的栅电极;
形成在有源层上形成的第一氮化物绝缘膜;
形成在第一氮化物绝缘膜上形成的正性光敏有机树脂膜;
在正性光敏有机树脂膜中形成第一开口部分;
在正性光敏有机树脂膜和第一开口部分上形成第二氮化物绝缘膜;
在栅极绝缘膜、第一氮化物绝缘膜和位于第一开口部分内的第二氮化物绝缘膜中形成第二开口部分;以及
形成在第二氮化物绝缘膜上提供的布线,布线通过第一开口部分和第二开口部分与半导体膜接触,
其中第一氮化物绝缘膜和第二氮化物绝缘膜在第一开口部分底部中的0.3μm~3μm区域内彼此接触。
45.根据权利要求41的半导体器件的制造方法,其中第一开口部分通过湿法腐蚀形成。
46.根据权利要求42的半导体器件的制造方法,其中第一开口部分通过湿法腐蚀形成。
47.根据权利要求43的半导体器件的制造方法,其中第一开口部分通过湿法腐蚀形成。
48.根据权利要求44的半导体器件的制造方法,其中第一开口部分通过湿法腐蚀形成。
49.根据权利要求41的半导体器件的制造方法,其中第二开口部分通过干法腐蚀形成。
50.根据权利要求42的半导体器件的制造方法,其中第二开口部分通过干法腐蚀形成。
51.根据权利要求43的半导体器件的制造方法,其中第二开口部分通过干法腐蚀形成。
52.根据权利要求44的半导体器件的制造方法,其中第二开口部分通过干法腐蚀形成。
53.根据权利要求41的半导体元件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
54.根据权利要求42的半导体元件,其中在第一开口部分底端部分的接触角(θ)满足30°<θ<65°。
