Description
技术领域
本发明涉及一种抛光组合物及使用其抛光基板的方法。
背景技术
对于用于隔离半导体器件各元件的方法,大量注意力放在浅沟槽隔离(STI)工艺上,其中在硅基板上形成氮化硅层,经由蚀刻或光刻法形成浅沟槽,且沉积介电层以填充这些沟槽。由于以此方式形成的沟槽或线路深度的变化,通常需要将过量的介电材料沉积在基板顶部上以确保所有沟槽完全填满。
然后通常通过化学机械平坦化工艺来移除过量的介电材料(例如氧化物)以暴露出氮化硅层。当氮化硅层暴露出来时,面临化学机械抛光系统的基板的最大面积包含氮化硅,氮化硅必须随后进行抛光以获得高度平坦且均匀的表面。通常,以往的实践一直强调氧化物抛光优先于氮化硅抛光的选择性。因此,氮化硅层已在化学机械平坦化工艺期间用作终止层,这是因为在氮化硅层暴露后整体抛光速率会降低。随着蚀刻技术的进步,氧化物线宽变得更小。随着氧化物线宽的减小,通常期望所利用的抛光系统具有对氮化硅的抛光优先于对氧化物的抛光的选择性,这使得形成于基板表面上的氧化物线路中的缺陷减至最少。
在本领域中熟知用于平坦化或抛光基板表面的组合物及方法。抛光组合物(也称作抛光浆料)通常含有在液体载体中的研磨材料,并通过使表面与用抛光组合物饱和的抛光垫接触来将该抛光组合物施用于该表面。典型的研磨材料包括二氧化硅、二氧化铈、氧化铝、氧化锆及氧化锡。例如,美国专利5,527,423描述了一种通过使表面与包含在含水介质中的高纯度金属氧化物细颗粒的抛光浆料接触来对金属层进行化学机械抛光的方法。抛光组合物通常连同抛光垫(例如,抛光布或盘)一起使用。合适的抛光垫描述于美国专利6,062,968、6,117,000及6,126,532(这些专利公开了具有开孔型多孔网络的烧结聚氨酯抛光垫的用途)及美国专利5,489,233(该专利公开了具有表面纹理或图案的实心抛光垫的用途)中。研磨材料可以并入到抛光垫中,而不是悬浮于抛光组合物中,或者,研磨材料除了悬浮于抛光组合物中之外,还可以并入到抛光垫中。美国专利5,958,794公开了一种固定研磨剂抛光垫。
已知若干种用于抛光含有低介电常数的材料(例如氧化物)的基板的化学机械抛光(CMP)组合物。例如,美国专利6,043,155公开了一种用于无机及有机绝缘膜的基于二氧化铈的浆料,其具有二氧化硅对氮化硅抛光的选择性。美国专利申请公布2002/0168857A1公开了一种用于制造半导体器件的方法,其中将二氧化硅沉积于用沟槽图案化的氮化硅膜上,然后实施两步骤的化学机械抛光工艺以选择性地移除上面的二氧化硅,从而使沟槽填满有二氧化硅。因此,本领域中仍需要具有相反选择性(即优先于下面的介电组分选择性地移除氮化硅)的抛光组合物及方法。
本发明提供这样的组合物及方法。从本文所提供的对本发明的描述,本发明的这些和其它优点及其它发明特征将变得明晰。
发明内容
本发明提供一种改进的CMP抛光组合物,其提供氮化硅相对于二氧化硅及多晶硅移除的高选择性。本发明的化学机械抛光(CMP)组合物具有7或更小的pH(例如,4至7的pH),并包含阳离子研磨剂、阳离子聚合物、无机卤化物盐及含水载体。
优选的阳离子研磨剂包括氧化铝、二氧化钛、氧化锆、二氧化铈及掺杂二氧化硅。任选地,该组合物可包括氨基羧酸。
优选的阳离子聚合物包括阳离子均聚物、含有至少一种阳离子单体及至少一种非离子单体的阳离子共聚物、及其组合。特别优选的阳离子聚合物为聚卤化二烯丙基二甲铵。
可用于本发明的组合物中的无机卤化物盐包括碱金属卤化物、卤化铵等。特别优选的无机卤化物盐为氯化铵。
优选地,该组合物包含0.01重量%至5重量%的阳离子研磨剂。该阳离子聚合物优选以0.1至500ppm的量存于该组合物中。该无机卤化物盐以100至1000ppm的量存于该组合物中。
本发明的化学机械抛光(CMP)方法包括使基板表面与抛光垫及CMP组合物接触,并使该抛光垫与该基板之间发生相对运动(其间具有一部分该CMP组合物)以磨除该表面的至少一部分。该CMP组合物具有7或更小的pH,并包含阳离子研磨剂、阳离子聚合物、无机卤化物盐及含水载体。
当本发明的组合物及方法用于抛光包含氮化硅、二氧化硅及多晶硅的表面时,相对于二氧化硅及多晶硅,其从该表面选择性地磨除氮化硅。例如,可以从该表面磨除二氧化硅的速率的6至60倍的移除速率,且以显著超过从该表面移除多晶硅的速率的速率从该表面磨除氮化硅。
具体实施方式
本发明提供一种化学机械抛光组合物,该组合物具有7或更小的pH,并包含:(a)阳离子研磨剂,例如二氧化铈;(b)阳离子聚合物,其可为均聚物或共聚物;(c)无机卤化物盐,例如卤化铵;及(d)含水载体,例如水。合意的是在平坦化包含氮化硅、二氧化硅及多晶硅的基板期间,该抛光组合物容许优先于二氧化硅和/或多晶硅选择性地移除氮化硅。
本发明上下文中的术语“阳离子研磨剂”是指在该抛光组合物的pH下具有正表面电荷的研磨颗粒。研磨颗粒的表面电荷可随pH而改变。合意的阳离子研磨剂为阳离子金属氧化物研磨剂。优选地,该阳离子金属氧化物研磨剂选自二氧化铈、氧化铝、氧化锆、二氧化钛、掺杂二氧化硅、及其混合物。更优选地,该研磨剂为二氧化铈或氧化锆。最优选地,该研磨剂为二氧化铈。
可通过任何合适的方法制备该阳离子金属氧化物研磨剂。合适的用于制备可用于本发明上下文中的阳离子金属氧化物研磨颗粒的方法包括热解法及水热法。可从挥发性前体(例如金属卤化物)在热解方法中通过所述前体在高温火焰(H2/空气或H2/CH4/空气)中的水解和/或氧化以产生相关金属氧化物来制备热解金属氧化物。可从非挥发性前体通过将所述前体溶解或分散于合适的溶剂(例如,基于水、醇或酸的溶剂)中来制备热解金属氧化物。可使用液滴产生器将含有前体的溶液喷洒到高温火焰中,然后可收集该金属氧化物。典型的液滴产生器包括双流体喷雾器(bi-fluid atomizer)、高压喷嘴及超声波喷雾器。
该阳离子金属氧化物研磨剂可为掺杂二氧化硅,例如氧化铝掺杂二氧化硅。氧化铝掺杂二氧化硅通常通过共热解法制备,其中使四氯化硅与氯化铝的混合物进行气相水解,从而形成包含氧化铝及二氧化硅的复合颗粒。通常,二氧化硅颗粒在二氧化硅颗粒等电点以上的pH下(例如,pH为3.5或更高)具有负表面电荷或阴离子表面电荷。合适的第二金属氧化物(例如氧化铝)的存在使掺杂二氧化硅颗粒具有阳离子性。合意的是,0.01重量%或更多(例如0.2重量%或更多、或0.3重量%或更多)的第二金属氧化物存在于掺杂二氧化硅颗粒中。优选地,2重量%或更少(例如1.5重量%或更少、或1重量%或更少)的第二金属氧化物存在于掺杂二氧化硅颗粒中。氧化铝掺杂二氧化硅的实例为可得自Degussa的MOX 80及MOX 170产品(皆含有1%的氧化铝)。
如上所述,可通过水热法制备该阳离子金属氧化物研磨剂。在水热法中,将具有与所需金属氧化物相同的氧化水平的金属盐(例如硝酸盐)溶于水中,用碱(例如氢氧化铵)处理,并使其经受提高的温度及压力条件。该水热方法使金属盐转化成相应的金属氧化物。
或者,在水热法中,将其氧化水平比所需金属氧化物低的金属盐连同氧化剂一起使用。例如,美国专利5,389,352公开了一种用于制备二氧化铈的方法,该方法包括形成包含水溶性三价铈盐及氧化剂的水溶液,然后使作为液相的溶液老化一段时间,在此期间三价铈盐被氧化成二氧化铈颗粒。
在水热法过程中可将包含第二金属盐的掺杂剂添加至第一金属盐中以制备含有第二金属化合物的掺杂金属氧化物。优选的掺杂剂选自镍、钴、锰、铁、铝、铬及锌。在实施水热法期间,可将任何合适的量的第二金属盐添加至第一金属盐中。若需要掺杂剂,则通常可在水热法过程中将1ppm或更多(例如10ppm或更多、或50ppm或更多、或甚至100ppm或更多)的掺杂剂添加至第一金属盐中。优选地,在水热法过程中可将10000ppm或更少(例如5000ppm或更少、或1000ppm或更少、或500ppm或更少)的掺杂剂添加至第一金属盐中。
该阳离子研磨颗粒合意地具有至少为10纳米或更大(例如10至1000纳米)的平均粒径(通常为包括所述颗粒的最小球的平均粒径)。优选地,所述研磨颗粒具有50纳米或更大(例如50至500纳米、或甚至50至300纳米)的平均粒径。更优选地,这些研磨颗粒具有1000纳米或更小(例如800纳米或更小、或500纳米或更小、或甚至300纳米或更小)的平均粒径。
该阳离子研磨剂可以任何合适的量存在于该抛光组合物中。存在于该抛光组合物中的阳离子研磨剂的量通常为0.001重量%或更多(例如0.005重量%或更多、或0.01重量%或更多),基于液体载体及任何溶解于或悬浮于其中的组分的重量。存于该抛光组合物中的阳离子研磨剂的量优选为5重量%或更少(例如2重量%或更少、或1重量%或更少),基于液体载体及任何溶解于或悬浮于其中的组分的重量。更优选地,存于该抛光组合物中的阳离子研磨剂的量为0.01重量%至1重量%。
该研磨剂合意地悬浮于该抛光组合物中,更具体而言,悬浮于该抛光组合物的水组分中。当该研磨剂悬浮于该抛光组合物中时,该研磨剂优选是胶态稳定的。术语“胶体”是指研磨颗粒在液体载体中的悬浮液。胶态稳定性是指该悬浮液随时间的保持性。在本发明的上下文中,如果当将研磨剂置于100毫升量筒内并且没有搅拌地静置2小时后,量筒底部50毫升颗粒的浓度([B],单位为克/毫升)与量筒顶部50毫升颗粒的浓度([T],单位为克/毫升)之差除以研磨剂组合物中颗粒的初始浓度([C],单位为克/毫升)所得到的值小于或等于0.5(即,{[B]-[T]}/[C]≤0.5),则认为该研磨剂是胶态稳定的。合意的是[B]-[T]/[C]的值小于或等于0.3,且优选小于或等于0.1。
适合用于本发明的组合物及方法中的阳离子聚合物可为阳离子均聚物或阳离子共聚物。不希望受到任何特定理论的束缚,据信该阳离子聚合物优先吸附于二氧化硅表面上。据信该阳离子聚合物可在二氧化硅表面形成保护膜以抑制该抛光组合物与二氧化硅表面接触,由此降低二氧化硅的移除速率,同时有利的是不会显著影响氮化硅的移除速率。
该阳离子均聚物可为任何合适的基本上由阳离子单体重复单元组成的阳离子均聚物。例如,该阳离子聚合物可为任何合适的基本上由含氮的阳离子重复单元组成的阳离子聚合物,这些重复单元包括(但不限于)含有碱性胺基及季铵化的胺基的单体。所述碱性胺基或季铵化的胺基可以是无环的或被并入到环结构中。该阳离子聚合物还适合于通过烷基化、酰化、乙氧基化或其它化学反应进一步改性以改变该阳离子聚合物的溶解度、粘度或其它物理参数。优选地,该阳离子聚合物选自聚乙烯亚胺、乙氧基化的聚乙烯亚胺、聚卤化二烯丙基二甲铵、聚(酰胺-胺)(poly(amidoamine))、聚氯化(甲基丙烯酰氧乙基三甲铵)、聚氯化(甲基丙烯酰氧乙基二甲基苄基铵)、聚(乙烯基吡咯烷酮)、聚(乙烯基咪唑)、聚(乙烯基吡啶)及聚(乙烯基胺)。更优选地,该阳离子聚合物为聚乙烯亚胺。
在一些实施方式中,该阳离子聚合物可为基本上由含有锍基的单体组成的阳离子均聚物。锍基包含被三个碳原子取代的硫原子,其中该硫原子带有正电荷。含有锍基的阳离子聚合物及阳离子单体的非限制性实例公开于美国专利4,528,384中。
在另外的实施方式中,该阳离子聚合物可为基本上由包含鏻基(phosphonium group)的单体组成的阳离子均聚物。鏻基包含被四个碳原子取代的磷原子,其中该磷原子带有正电荷。包含鏻基的阳离子聚合物及阳离子单体的非限制性实例公开于美国专利5,439,617中。
在又一些另外的实施方式中,该阳离子均聚物可为带有净的正电荷的过渡金属寡聚物。例如,铝化合物可形成阳离子寡聚物类物质,例如“聚-氯化铝(poly-aluminum chloride)”,其指的是一类可溶性铝产品,其中氯化铝已部分与碱反应,且其含有一些铝的高度阳离子性的寡聚物。过渡金属寡聚物的其它非限制性实例可在,例如,“Comprehensive Organometallic ChemistryII”E.W.Abelm,F.G.A.Stone及G.Wilkinson编辑,Pergamon Press(1995)中找到。
或者,在一些实施方式中,该阳离子聚合物可为含有至少一种阳离子单体及至少一种非离子单体的共聚物,其中该至少一种阳离子单体以摩尔计占该共聚物的超过50%或以摩尔计占该共聚物的50%或更少。这些阳离子及非离子单体可为任何合适的阳离子及非离子单体。
例如,该阳离子单体可为任何合适的包含氮的阳离子单体,包括(但不限于)含有碱性胺基及季铵化的胺基的单体。所述碱性胺基或季铵化的胺基可以是无环的或者可被并入到环结构中。可用于本发明上下文中的阳离子单体的实例包括(但不限于)乙烯亚胺、卤化二烯丙基二甲铵、氯化甲基丙烯酰氧乙基三甲铵、氯化甲基丙烯酰氧乙基二甲基苄基铵、甲基丙烯酸2-氨基乙酯、N-(3-氨基丙基)甲基丙烯酸酯、乙烯基咪唑、乙烯基吡啶、乙烯基胺及酰胺-胺。该阳离子单体可包括锍基及鏻基。适于引入到所述共聚物中的锍基及鏻基可如上所述。优选地,该阳离子单体为乙烯亚胺。
例如,该非离子单体可为任何合适的非离子单体,包括(但不限于)乙烯、丙烯、环氧乙烷、环氧丙烷、苯乙烯、环氧氯丙烷、丙烯酰胺、及其混合物。
可通过任何合适的技术制备该阳离子共聚物。例如,可通过自由基、阳离子、阴离子或缩合聚合来制备该共聚物。该共聚物可为无规共聚物、交替共聚物、周期共聚物、嵌段共聚物(例如,AB、ABA、ABC等)、接枝共聚物或梳型共聚物。该阳离子共聚物可通过烷基化、酰化、乙氧基化或其它化学反应进一步改性以改变该共聚物的溶解度、粘度或其它物理参数。
该阳离子聚合物(即,阳离子均聚物或共聚物)可具有任何合适的平均分子量。优选地,该阳离子聚合物应具有1,000道尔顿或更大(例如,5,000道尔顿或更大、或10,000道尔顿或更大、或50,000道尔顿或更大、或甚至100,000道尔顿或更大)的平均分子量。
该抛光组合物中阳离子聚合物的量取决于该阳离子聚合物的性质。当该阳离子聚合物为阳离子均聚物或含有至少一种阳离子单体及至少一种非离子单体的阳离子共聚物,其中该阳离子单体以摩尔计占该阳离子共聚物的超过50%时,则该抛光组合物中该阳离子聚合物的量以该抛光组合物的总重量计为0.1ppm至50ppm。通常,该阳离子聚合物的量应为0.5ppm或更多(例如1ppm或更多)。因此,该抛光组合物中该阳离子聚合物的量可为0.5ppm至45ppm(例如1ppm至40ppm)、或2ppm至35ppm(例如3ppm至30ppm)。当该阳离子聚合物为含有至少一种阳离子单体及至少一种非离子单体的阳离子共聚物,其中该阳离子单体以摩尔计占该阳离子共聚物的50摩尔%或更少时,则以该抛光组合物的总重量计该抛光组合物中该阳离子聚合物的量可为0.1ppm至200ppm。在这样的实施方式中,通常阳离子聚合物的量应为0.1ppm至200ppm(例如5ppm to 200ppm)、或10ppm至150ppm(例如20ppm至100ppm)。若该抛光组合物中该阳离子聚合物的量太低,则未观察到由添加该阳离子聚合物所导致的效果。若该抛光组合物中该阳离子聚合物的量太高,则发生抑制氮化硅的移除,因而使氮化硅移除对二氧化硅移除的比例降低,并使基板的整体抛光速率降低,低于有用的水平。
本发明的阳离子均聚物及阳离子共聚物在对包含氮化硅及氧化硅的基板的化学机械抛光中提供相对于二氧化硅优先移除氮化硅的相似选择性。通常,在抛光组合物中需要使用较高浓度的阳离子共聚物以达到与包含阳离子均聚物的抛光组合物相似的抛光性能。尽管在抛光组合物中需要使用比阳离子均聚物更大量的阳离子共聚物可能会造成诸如成本及供应需求方面的缺陷,但在制造工艺期间在具有较高浓度的阳离子共聚物的抛光组合物的配方中可达到更大精度在某些情形下可以是有利的。
该抛光组合物的pH为7或更小(例如6或更小)。优选地,该抛光组合物的pH为1或更大(例如2或更大、或3或更大)。甚至更优选地,该抛光组合物的pH为4至7(例如4至6)。该抛光组合物任选地含有pH调节剂,例如,氢氧化钾、氢氧化铵、氢氧化烷基铵和/或硝酸。该抛光组合物可任选地含有pH缓冲体系,例如乙酸铵或柠檬酸二钠。本领域中熟知许多这样的pH缓冲体系。
本发明的抛光组合物还含有无机卤化物盐。优选的无机卤化物盐包括碱金属卤化物(例如卤化钠和/或卤化钾)及卤化铵。优选地,该卤化物为氯化物、溴化物和/或碘化物。特别优选的卤化物盐为氯化铵。
通常,该无机卤化物盐以100至1000ppm的量存在于该组合物中。在一些实施方式中,该无机卤化物的存在量为200至600ppm。
该抛光组合物还可任选地包括羧酸,优选氨基羧酸。可用于该抛光组合物中的羧酸包括一元羧酸及二羧酸、及它们的盐。该羧酸可进一步包含选自羟基、羰基、卤素、胺及含氮芳族杂环的官能团。合适的羧酸的实例包括乙酸、丙酸、丁酸、苯甲酸、甲酸、丙二酸、琥珀酸、酒石酸、乳酸、苯二甲酸、水杨酸、邻氨基苯甲酸、柠檬酸、乙醇酸、富马酸、月桂酸、丙酮酸、硬脂酸、氯乙酸、二氯乙酸、2-吡啶羧酸、2-哌啶羧酸、甘氨酸、丙氨酸、3-氨基丙酸、4-氨基丁酸、其衍生物、其盐、及其组合。
该抛光组合物可含有任何合适的量的羧酸,且当该羧酸存在时通常含10ppm或更多(例如10至1000ppm)的该羧酸。优选地,存在于该抛光组合物中的羧酸的量应为1000ppm或更少(例如,800ppm或更少、或600ppm或更少)。
应理解,上述羧酸可以盐(例如,金属盐、铵盐等)、酸、或作为其部分盐的形式存在。例如,酒石酸盐包括酒石酸以及其单盐及二盐。而且,包含碱性官能团的羧酸可以该碱性官能团的酸式盐的形式存在。例如,甘氨酸包括甘氨酸及其一酸价盐。此外,一些羧酸可起到作为酸及鳌合剂两者的作用(例如某些氨基酸等)。
该羧酸可在该抛光组合物中起到一种或多种不同的作用。该羧酸与该阳离子聚合物一起可通过抑制二氧化硅移除而提高使用本发明的抛光组合物观察到的氮化硅移除优先于二氧化硅移除的选择性。该羧酸可进一步缓冲该系统的pH并提高该抛光组合物的胶态稳定性。
该抛光组合物可任选地进一步包含一种或多种其它添加剂。这样的添加剂包括任何合适的表面活性剂和/或流变调节剂,包括增粘剂及促凝剂(例如,聚合物流变调节剂,例如氨基甲酸酯聚合物)、含有一种或多种丙烯酸亚单元的丙烯酸酯(例如,乙烯基丙烯酸酯类及苯乙烯丙烯酸酯类)、及其聚合物、共聚物及寡聚物、及其盐。合适的表面活性剂包括,例如,阳离子型表面活性剂、阴离子型表面活性剂、阴离子聚电解质、非离子型表面活性剂、两性表面活性剂、氟化表面活性剂、其混合物等。
该抛光组合物可任选地进一步包含杀生物剂。该杀生物剂可为任何合适的杀生物剂,例如,异噻唑啉酮杀生物剂。用在该抛光组合物中的杀生物剂的量通常为1ppm至500ppm,并且优选为10ppm至200ppm。
该抛光组合物可通过任何合适的技术制备,其中的许多是本领域技术人员已知的。可以用间歇或连续工艺制备该抛光组合物。通常,该抛光组合物可通过以任何次序组合其组分来制备。本文所用术语“组分”包括单独的成分(例如酸、碱等)以及各成分(例如酸、碱、表面活性剂等)的任何组合。
例如,可将该阳离子研磨剂分散于水中。然后可通过任何能将以下组分引入到该抛光组合物中的方法添加并混合阳离子均聚物或共聚物、无机卤化物盐及任选的羧酸。该抛光组合物可在使用前制备,其中一种或多种组分(例如阳离子均聚物或共聚物)在使用前不久(例如,在使用前1分钟内、或在使用前1小时内、或在使用前7天内)添加至该抛光组合物中。可在任何合适的时间调节pH。该抛光组合物还可通过在抛光操作期间在基板表面混合各组分来制备。
该抛光组合物还可作为浓缩物提供,该浓缩物意图在使用前用适量的水稀释。在这样的实施方式中,该抛光组合物浓缩物可含有阳离子研磨剂、阳离子均聚物或共聚物、羧酸及水,它们的量使得在用适量的水稀释该浓缩物后,该抛光组合物的各组分将以在上文对各组分所列举的适当范围内的量存在于该抛光组合物中。例如,阳离子研磨剂、阳离子均聚物或共聚物及羧酸可各自以在上文对各组分所列举的浓度的2倍(例如,3倍、4倍或5倍)的量存在于该浓缩物中,使得当用等体积的水(例如,分别为2倍等体积的水、3倍等体积的水或4倍等体积的水)稀释该浓缩物时,各组分将以在上文对各组分所列举的范围内的量存在于该抛光组合物中。此外,本领域技术人员应理解,该浓缩物可含有适当分数的存于最终抛光组合物中的水以确保阳离子均聚物或共聚物、任选的羧酸及其它合适的添加剂至少部分或全部溶解于该浓缩物中。
本发明还提供一种对基板进行化学机械抛光的方法,该方法包括(i)使基板与抛光垫及本文所述的抛光组合物接触,及(ii)使该抛光垫与该基板之间发生相对运动以磨除该基板的至少一部分基板以抛光该基板,其中在该抛光垫与该基板之间具有一部分该CMP组合物。
本发明的方法可用于抛光任何合适的基板,且尤其可用于抛光包含氮化硅及二氧化硅的基板。合适的基板包括用在半导体工业中的晶片。该抛光组合物尤其适用于平坦化或抛光已进行过浅沟槽隔离(STI)处理的基板。STI处理通常包括提供其上沉积有氮化硅层的硅基板。在光刻后,将沟槽蚀刻到含有氮化硅上层的基板上,并将过量的二氧化硅沉积于其上。然后对该基板进行平坦化直至基本上移除氮化硅表面层,使得残留在沟槽内的氧化硅与沟槽边缘基本平齐。合意的是,用本发明的抛光组合物在STI处理中实施平坦化或抛光,优选使得基本上移除氮化硅并将二氧化硅充分平坦化而不过度侵蚀在沟槽内的二氧化硅。
本发明的抛光方法尤其适于连同化学机械抛光装置一起使用。通常,该CMP装置包括:压板(platen),当使用时该压板处于运动中且具有由轨道、线性或圆周运动导致的速度;与该压板接触且当处于运动时随该压板一起移动的抛光垫;及载片器(carrier),其固定待通过与该抛光垫表面接触并相对于该抛光垫表面移动而进行抛光的基板。基板的抛光是这样发生的:将基板放置成与抛光垫及本发明的抛光组合物接触,然后使抛光垫相对于基板移动以磨除基板的至少一部分从而抛光基板。
可用所述化学机械抛光组合物以任何合适的抛光垫(例如抛光表面)来平坦化或抛光基板。合适的抛光垫包括,例如,编织及非编织抛光垫。此外,合适的抛光垫可包含任何合适的具有不同的密度、硬度、厚度、压缩性、压缩后的回弹能力及压缩模量的聚合物。合适的聚合物包括,例如,聚氯乙烯、聚氟乙烯、尼龙、碳氟化合物、聚碳酸酯、聚酯、聚丙烯酸酯、聚醚、聚乙烯、聚酰胺、聚氨酯、聚苯乙烯、聚丙烯、其共成形产物(coformed product)、及其混合物。
合意的是,该CMP装置还包含原位抛光终点检测系统,其中的许多在本领域中是已知的。通过分析从工件表面反射的光线或其它辐射来检查及监控抛光工艺的技术在本领域中是已知的。这些方法描述于,例如,美国专利5,196,353、美国专利5,433,651、美国专利5,609,511、美国专利5,643,046、美国专利5,658,183、美国专利5,730,642、美国专利5,838,447、美国专利5,872,633、美国专利5,893,796、美国专利5,949,927及美国专利5,964,643中。合意的是,对正在抛光的工件的抛光工艺进度的检查或监控使得能够确定抛光终点,即,确定何时结束对特定工件的抛光工艺。
以下实施例进一步说明本发明,但是,当然不应理解为以任何方式限制本发明的范围。
在以下实施例中,除非另外指出,否则抛光作业皆使用直径为50.8厘米(20英寸)的抛光工具,基板对抛光垫的下压力为27.6kPa(4psi),压板转速为60转/分钟,载片器转速为56转/分钟,抛光组合物流速为200毫升/分钟,并且使用具有同心槽的CMP垫的原位修整(in-situ conditioning)。
实施例1
该实施例表明用本发明的抛光组合物所观察到的增加平均分子量为2000道尔顿的聚乙烯亚胺的量对氮化硅及二氧化硅层的移除速率的影响。
用六种不同的抛光组合物(组合物1A至1F)分别抛光相似的氮化硅层及二氧化硅层。各组合物均包含在水中的pH为4.9的0.4重量%的二氧化铈及400ppm的4-氨基丁酸。组合物1A(对照)不含其它成分(例如,不含聚乙烯亚胺)。组合物1B至1F(本发明)还含有不同量的聚乙烯亚胺,如表1所示。使用各抛光组合物后,测定氮化硅(“氮化物”)及二氧化硅(“氧化物”)移除速率,并计算选择性,选择性定义为氮化硅对二氧化硅的移除速率之比。结果列于表1中。

从表1所列数据可看出,聚乙烯亚胺的量从0增加到4ppm导致氮化硅移除速率的可忽略的降低,同时导致二氧化硅移除速率降低了约86%。定义为氮化硅对氧化硅移除速率之比的选择性从1.5(此时无聚乙烯亚胺存于该抛光组合物中)增加到10.2(此时有4ppm的聚乙烯亚胺存于该抛光组合物中)。将该抛光组合物中聚乙烯亚胺的量增加到10ppm导致两种层的移除速率皆显著降低。因此,该实施例的结果表明氮化硅及二氧化硅移除速率对本发明抛光组合物中的阳离子聚合物的量的依赖性。
实施例2
该实施例显示用本发明的抛光组合物所观察到的不同的阳离子聚合物对氮化硅及二氧化硅层移除速率的影响。
用六种不同的抛光组合物分别对相似的氮化硅层及二氧化硅层进行化学机械抛光(组合物2A至2F)。各组合物均包含在水中的pH为4.9的0.4重量%的二氧化铈及400ppm的4-氨基丁酸。组合物2A(对照)不含其它成分(例如,不含阳离子聚合物)。组合物2B(本发明)另外含有8.5ppm的聚乙烯亚胺(平均分子量为25,000道尔顿)。组合物2C(本发明)另外含有15ppm的聚氯化二烯丙基二甲铵(平均分子量为60,000道尔顿)。组合物2D(本发明)另外含有10ppm的80%的乙氧基化的聚乙烯亚胺(平均分子量为50,000道尔顿)。组合物2E(本发明)另外含有25ppm的聚酰胺-胺(平均分子量为1,000,000道尔顿)。使用这些抛光组合物后,测定氮化硅(“氮化物”)及二氧化硅(“氧化物”)移除速率,并计算选择性,选择性定义为氮化硅对二氧化硅移除速率之比。结果列于表2中。

从表2所列结果可看出,与对照抛光组合物相比,本发明的所有抛光组合物相对于对氮化硅的移除速率均降低了对二氧化硅的移除速率,同时均保持对氮化硅的高移除速率。与对照抛光组合物相比,使用平均分子量为25,000道尔顿(抛光组合物2B)的聚乙烯亚胺将二氧化硅移除速率显著降低至约1/17倍,而将氮化硅移除速率仅降低约15%。因此,该实施例的结果表明可通过本发明的抛光组合物获得的对氮化硅层及二氧化硅层移除速率的影响。
实施例3
该实施例表明用本发明的抛光组合物观察到的包含不同比例的阳离子单体及非离子单体的阳离子聚合物对氮化硅及二氧化硅层移除速率的影响。
使用五种不同的抛光组合物分别对相似的氮化硅及二氧化硅层(组合物3A、3B、3C、3D及3E)进行化学机械抛光。所述各组合物均包含在水中的二氧化铈及丙烯酰胺与氯化二烯丙基二甲铵(“DADMAC”)的共聚物,其中共聚物中DADMAC单元的摩尔分数不同。组合物3A含有20ppm的DADMAC与丙烯酰胺的共聚物,其中DADMAC为5摩尔%。组合物3B含有20ppm的DADMAC与丙烯酰胺的共聚物,其中DADMAC为15摩尔%。组合物3C含有20ppm的DADMAC与丙烯酰胺的共聚物,其中DADMAC为30摩尔%。组合物3D含有20ppm的DADMAC与丙烯酰胺的共聚物(即DADMAC的均聚物),其中DADMAC为100摩尔%。组合物3E含有100ppm的DADMAC与丙烯酰胺的共聚物,其中DADMAC为30摩尔%。使用这些抛光组合物后,测定氮化硅(“氮化物”)及二氧化硅(“氧化物”)移除速率,并计算选择性,选择性定义为氮化硅对二氧化硅移除速率之比。结果列于表3中。

从表3所列结果可看出,将共聚物中阳离子单体的摩尔分数从5摩尔%提高至30摩尔%(抛光组合物3A至3C)导致氧化物移除速率降低至约1/2.4倍,而对氮化物移除速率的影响可忽略。与包含阳离子共聚物的组合物相比,使用相同量的相应阳离子均聚物(抛光组合物3D)使氮化物移除速率降低至约1/2倍,但将选择性提高至8.9。使用更大量(即100ppm)的含有30摩尔%DADMAC的DADMAC-丙烯酰胺共聚物(抛光组合物3E)将选择性比提高至16.4,而对氮化物移除速率的影响可忽略不计。因此,该实施例的结果表明可通过本发明的抛光组合物获得的对氮化硅层及二氧化硅层移除速率的影响。
实施例4
使用pH为5的包含在去离子水中的0.2重量%的二氧化铈、7.5ppm的聚DADMAC(重均分子量Mw<100,000道尔顿)及500ppm的氯化铵的浆料分别抛光包含氮化硅、硼磷硅玻璃(BPSG)及多晶硅的晶片。抛光条件如下:下压力为3psi,压板转速为63转/分钟,抛光垫转速为57转/分钟,浆料流速为100毫升/分钟,在Mirra CMP装置上使用标准聚氨酯抛光垫,抛光时间为1分钟。该组合物提供877埃/分钟的氮化硅移除速率、248埃/分钟的多晶硅移除速率及3709埃/分钟的BPSG移除速率。氮化硅移除速率对多晶硅移除速率之比为3.5∶1。这些结果表明本发明的CMP组合物用于提供相对于多晶硅选择性地移除氮化硅的有效性。
实施例5
使用pH为5的包含在去离子水中的0.2重量%的二氧化铈、10ppm的聚DADMAC(Mw:<100,000道尔顿)、400ppm的氨基丁酸及其量从0(对比)变化到500ppm的氯化铵的一系列浆料分别抛光包含氮化硅及由等离子体增强原硅酸四乙酯(PETEOS)形成的二氧化硅的晶片。抛光条件如下:下压力为3.1psi,压板转速为60转/分钟,抛光垫转速为56转/分钟,浆料流速为150毫升/分钟,在Logitech CMP装置上使用标准聚氨酯抛光垫,抛光时间为1分钟。该组合物提供1000埃/分钟(无氯化铵)至1250埃/分钟(500ppm氯化铵)的氮化硅移除速率。随着氯化铵从0增加到500ppm,相应的氧化硅移除速率从140埃/分钟变化到20埃/分钟。
实施例6
使用pH为5的包含在去离子水中的0.2重量%的二氧化铈、10ppm的聚DADMAC(Mw:100,000至200,000道尔顿)、400ppm的氨基丁酸及500ppm的氯化铵的浆料抛光含有氮化硅及多晶硅的晶片。抛光条件如下:下压力为4psi,压板转速为75转/分钟,抛光垫转速为68转/分钟,浆料流速为150毫升/分钟,在Logitech CMP装置上使用标准聚氨酯抛光垫,抛光时间为1分钟。该组合物提供1370埃/分钟的氮化硅移除速率及53埃/分钟的多晶硅移除速率。氮化硅移除速率对多晶硅移除速率之比为26∶1。这些结果表明本发明的CMP组合物用于提供相对于多晶硅选择性地移除氮化硅的有效性。
Claims (24)
1. 一种适合用于抛光包含硅、氮化硅及二氧化硅的基板的化学机械抛光(CMP)组合物,该组合物包含:
(a)阳离子研磨剂;
(b)阳离子聚合物;
(c)无机卤化物盐;及
(d)含水载体;
该组合物的pH为7或更小。
2. 权利要求1的组合物,其中该阳离子研磨剂选自氧化铝、二氧化钛、氧化锆、二氧化铈及掺杂二氧化硅。
3. 权利要求1的组合物,其中该阳离子研磨剂为二氧化铈。
4. 权利要求1的组合物,其中该阳离子聚合物选自阳离子均聚物、包含至少一种阳离子单体及至少一种非离子单体的阳离子共聚物、及其组合。
5. 权利要求1的组合物,其中该阳离子聚合物为聚卤化二烯丙基二甲铵。
6. 权利要求1的组合物,其中该无机卤化物盐为氯化铵。
7. 权利要求1的组合物,其中该阳离子研磨剂以0.01重量%至5重量%的量存在于该组合物中。
8. 权利要求1的组合物,其中该阳离子聚合物以0.1至500ppm的量存在于该组合物中。
9. 权利要求1的组合物,其中该无机卤化物盐以100至1000ppm的量存在于该组合物中。
10. 权利要求1的组合物,其中该组合物具有4至7的pH。
11. 权利要求1的组合物,其中该组合物还包含氨基羧酸。
12. 一种适合用于抛光包含硅、氮化硅及二氧化硅的基板的化学机械抛光组合物,该组合物包含:
(a)0.01重量%至1重量%的二氧化铈;
(b)1至20ppm的聚卤化二烯丙基二甲铵;
(c)100至1000ppm的氯化铵;及
(d)含水载体;
该组合物具有4至7的pH。
13. 权利要求12的组合物,其中该组合物还包含氨基羧酸。
14. 一种用于抛光基板的化学机械抛光(CMP)方法,该方法包括以下步骤:
(a)使基板的表面与抛光垫及pH为7或更小的CMP组合物接触,该CMP组合物包含阳离子研磨剂、阳离子聚合物、无机卤化物盐、含水载体;
(b)使该抛光垫与该基板之间发生相对运动以磨除该表面的至少一部分,其中该抛光垫与该基板之间具有一部分该CMP组合物。
15. 权利要求14的方法,其中该阳离子研磨剂选自氧化铝、二氧化钛、氧化锆、二氧化铈及掺杂二氧化硅。
16. 权利要求14的方法,其中该阳离子聚合物选自阳离子均聚物、包含至少一种阳离子单体及至少一种非离子单体的阳离子共聚物、及其组合。
17. 权利要求14的方法,其中该阳离子研磨剂以0.01重量%至5重量%的量存在于该组合物中。
18. 权利要求14的方法,其中该阳离子聚合物以0.1至500ppm的量存在于该组合物中。
19. 权利要求14的方法,其中该无机卤化物盐以100至1000ppm的量存在于该组合物中。
20. 权利要求14的方法,其中该CMP组合物还包含氨基羧酸。
21. 一种用于在存在二氧化硅时选择性地磨除氮化硅的化学机械抛光(CMP)方法,该方法包括以下步骤:
(a)使包含氮化硅及二氧化硅的基板的表面与抛光垫及pH为7或更小的CMP组合物接触,该CMP组合物包含阳离子研磨剂、阳离子聚合物、无机卤化物盐、含水载体;
(b)使该抛光垫与该基板之间发生相对运动而以从该表面磨除二氧化硅的速率的6至60倍的移除速率从该表面磨除氮化硅,其中该抛光垫与该基板之间具有一部分该CMP组合物。
22. 权利要求21的方法,其中该组合物还包含氨基羧酸。
23. 一种用于在存在多晶硅时选择性地磨除氮化硅的化学机械抛光(CMP)方法,该方法包括以下步骤:
(a)使包含氮化硅及多晶硅的基板的表面与抛光垫及pH为7或更小的CMP组合物接触,该CMP组合物包含阳离子研磨剂、阳离子聚合物、无机卤化物盐、含水载体;
(b)使该抛光垫与该基板之间发生相对运动而以超过从该表面磨除多晶硅的速率的移除速率从该表面磨除氮化硅,其中该抛光垫与该基板之间具有一部分该CMP组合物。
24. 权利要求23的方法,其中该组合物还包含氨基羧酸。
