背景
本发明一般地涉及冷却集成电路堆叠(stack)。
多个集成电路芯片的堆叠可以改进集成电路的功能性,同时减小空间的要求。随着晶体管尺寸的缩小,产生热的集成电路的堆叠将增加热散逸问题。常规的集成电路技术可能无法将由于堆叠一系列生成热的芯片而产生的热足够地去除。
因此,存在对冷却集成电路堆叠的更好方式的需求。

具体实施方式
参见图1,在硅中构建的电渗(electroosmotic)泵28能够泵浦(pumping)流体(比如冷却流体)通过烧结物(frit)18。烧结物18可以在相对的端和电极29相耦合,所述电极29生成导致通过烧结物18输送液体的电场。这个过程被称为电渗效应。例如,在一个实施方案中,所述液体可以是水,并且所述烧结物可以由二氧化硅构成。在这种情况下,来自所述烧结物壁上羟基的氢去质子化(deprotonate),从而导致过量的质子在横切壁的方向移动,或在横切流体运动方向的方向移动,以箭头A来表示。响应于电极29所施加的电场,氢离子在箭头A的方向移动。不带电的(non-charged)水的原子也响应于电极29所施加的电场而移动,这是因为存在于所述离子和所述水的原子之间的曳力。
结果,没有任何移动零件就可以实现泵浦效应。另外,该结构可以在硅中以极小的尺寸被构建,使得这样的器件能够被用来作为冷却集成电路的泵。
根据本发明的一个实施方案,烧结物18可以由敞开及连接孔的(open and connectedcell)介电薄膜制成,所述薄膜具有连通纳米孔(open nanopore)。通过术语“纳米孔”,是要说明具有10到1000纳米数量级的孔的膜。在一个实施方案中,开孔的(open cell)孔隙度(porosity)可以通过使用溶胶-凝胶过程来引入。在该实施方案中,开孔的孔隙度可以通过烧尽成孔剂相(porogenphase)来引入。然而,在本发明的一些实施方案中,任何形成具有10到1000纳米数量级的相互连接的孔或连通孔的介电膜的过程都是适用的。
为了提出一些实施例,例如,合适的材料可以由有机硅酸盐树脂(organosilicate resins)、化学感生相分离(chemically induced phase separation)以及溶胶-凝胶形成。此产品的商业可用来源可从大量制造商处获得,所述制造商提供那些膜,以用于极低介电常数的介电膜半导体应用。
在一个实施方案中,开孔干凝胶(xerogel)可以用20纳米通孔几何结构来构建,所述几何结构将最大泵浦压力增加几个数量级。所述干凝胶可以用极性较小的溶剂(比如乙醇)来形成以避免任何攻击所述干凝胶的水张力问题。另外,所述泵可以用6甲基二硅氮烷(hexamethyldisilazane)(HMDS)、乙醇和水的逐渐混合来上底层,以减少表面张力。一旦所述泵用水来操作,在泵的侧壁上不存在由于表面张力而产生的净力。
参见图2-9,集成电渗泵28的构建从通过图形化和蚀刻来确定电渗槽(trench)开始,所述电渗泵28使用纳米多孔的(nanoporous)开孔介电烧结物18。
参见图2,在一个实施方案中,在所述槽上生长薄介电层16。可替换地,可以通过化学气相沉积来形成薄的蚀刻或抛光终止(polish-stop)层16(比如氮化硅)。其他技术也可以用来形成薄介电层16。然后,纳米多孔的介电层18可以通过,例如,旋涂沉积来形成。在一个实施方案中,所述介电层18可以是溶胶-凝胶形式。可以允许被沉积的介电层18固化。
然后,参见图3,图2的结构可以被抛光或蚀刻回到终止层16。结果,纳米多孔的介电层18可以在层16中被确定,即充满所述衬底的槽。
接下来参见图4,在本发明的一个实施方案中,可以在抗蚀剂层22中确定开口24。开口24可以有效地使得电气连接能够被形成到所述烧结物18的多个端。因此,所述开口24可以被成形为向下直到被沉积的氧化物层20,所述氧化物层20封住了下面的烧结物18。在一些实施方案中,所述被沉积的氧化物层20可以不需要。
如图4中所示,抗蚀剂层22被图形化,被曝光的区域被蚀刻并且随后(如图5所示)被用来作为沿所述纳米多孔的介电层18的边形成槽26的掩模。一旦槽26已经形成,金属29可以被沉积在晶片的上面。在一个实施方案中,可以使用溅射来沉积所述金属。金属29可以通过蚀刻或剥离(lift-off)技术来去除,于是如图6所示,只是在槽26的底部的槽中留有金属。金属29被有益地加工成尽可能地薄,以避免堵塞烧结物18曝露的边缘区的液体出入道(liquid access),所述边缘(edge)区将最终起到泵28的入口和出口的作用。然而,金属29可以足够厚,以确保足够的电流而不会损坏电极。另外,如果金属29也沿着所述烧结物的边缘被沉积到不堵塞所述孔开口的厚度,这是有益的。这确保沿烧结物整个深度的均匀电场。
参见图7,化学气相沉积材料34可以形成在烧结物上面,以及可以通过光致抗蚀剂被图形化并且被蚀刻,如在32处所示,以用来形成图8所示的微通道(microchannel)38。微通道38起到导管的作用,以传递到泵41的其余部分的液体或者来自泵41的其余部分的液体。另外,电气互连36可以通过沉积金属(例如通过溅射),并且去除在选择区域中的金属(例如通过横过晶片进行光刻图形化和蚀刻)来构建,以使得电流可以被输送到电极29。该电流建立用来拉动液体通过泵28的电场。
参见图9,流体可以通过微通道38,并且借助于在第一电极29上通过而进入所述烧结物18。通过电场以及前面描述的解离(disassociation)过程,流体被拉过所述烧结物18。结果,流体(可以是水)被泵浦通过所述泵28。
现在参见图10-17,示出了用于制造集成复合器的加工技术的一个实施方案。开始时,半导体衬底60(例如硅晶片)可以具有例如通过图形化和光刻技术在其中形成的槽62。然后,如图10中所示,催化材料64,例如铂和铅,被溅射沉积。催化材料64从晶片衬底60的顶部被抛光去除(polishoff),从而仅剩下部分66,如图11中所示。可以旋涂和图形化抗蚀剂,以形成图12和13中所示的微通道68a和68b。
可以蚀刻微通道68a和68b,使其深度到达催化材料66的顶部,并且可以清除用于蚀刻的抗蚀剂。然后可以旋涂和灰化(ash)抗蚀剂70,以清洁晶片衬底60的顶部,如在图14中所示。可以在晶片衬底60的顶部溅射阻挡层(barrier)(例如TiTiN)和铜72。可以使用抗蚀剂剥离(lift off)来将铜从催化剂材料66的顶部以及微通道68a和68b中去除,如图17中所示。
多孔特氟隆(Teflon)层(未示出)可以在晶片表面沉积,并且可以被回蚀(etch back)或被抛光,从而特氟隆覆盖催化剂材料66而使铜72暴露出来。如果被复合的气体转换为水,则特氟隆层保护催化材料66。
然后,如上述处理过的相同的衬底对60可以以面对面邻接的方式组合起来,以形成复合器30,如图17A中所示。衬底60可以通过铜到铜(coper-to-coper)的结合(bonding)而连接起来,其中不存在槽16或通道68。其他的接合技术,例如共熔(eutectic)结合或直接结合,也可以用来将两个晶片连接在一起。可以对齐槽16和通道68,以在催化材料66上形成用于冷却流体循环流道(passage)。
复合器30可以用来减少气体在由泵28泵浦的冷却流体中的集结(buildup)。将气体曝露给催化材料66导致气体复合。可以将复合器30加工得足够深,以避免被复合气体形成的水覆盖。
参见图18,堆叠110可以包括交替的集成电路112和冷却芯片124。具体来说,从底部开始,集成电路112a通过表面安装(mount)连接器118耦合到结构114(例如印刷电路板)。集成电路112a上面是冷却芯片124,所述冷却芯片124可以包括用于冷却流体循环的微通道122。冷却芯片124上面是另一个集成电路112b,紧接它的是另一块冷却芯片124以及在又一块冷却芯片124下的另一个集成电路112c。交替的层的准确数目受相当多的可变性的影响。
在晶片结合层120中,通过使用不同的结合技术,每个集成电路112都可以耦合到覆在其上面的冷却芯片124。在本发明的一些实施方案中,晶片结合层120可以是铜或氧化物晶片结合层。也可以采用共熔结合。
在一个实施方案中,每个集成电路112可以具有专用功能,并且所有的集成电路112可以具有相同的功能。每个集成电路112可以包括有源(active)层116a和大块的(bulk)半导体衬底116b。
可以在集成电路112间构建电气连接。例如,电气通路(via)126a可以耦合集成电路112a和集成电路112c。通路126b可以耦合集成电路112c和112b。电气通路126c可以将集成电路112b与集成电路112a耦合起来。
在一些情况中,一些集成电子装置(electronics)可以被包括在冷却芯片124上。例如,集成温度传感器(例如热敏电阻(thermister))可以在电路和其他控制部件上形成。
可以用前面结合微通道68和槽16的形成所描述的技术来形成微通道122。基本上,微通道122将冷却流体循环通过用于冷却紧邻的(proximate)集成电路112的冷却芯片124。这些冷却通道122的数目和布局以及它们的取向(orientation)受相当多的可变性的影响。
参见图19,来自图18的堆叠110可以被完全包括在装在支撑结构118上的封装(package)138内。封装138之外是泵和复合器单元130。在一个实施方案中,所述复合器可以如前面描述地进行加工,并且可以在集成电路上形成。管道(line)136和134将泵和复合器130耦合到堆叠110和用于热散逸的辐射器(radiator)132。如图19中所示,管道134和136可以是管状材料(tubing),例如塑料或金属管。

根据本发明的一些实施方案,堆叠110可以实际上被边缘密封,这样堆叠110可以部分地浸入液体中。但是,由于堆叠110的边缘区域的气密封(hermetic sealing),液体只可以通过端口进入堆叠110,所述端口与在冷却芯片124中形成的微通道122相连通。

Claims (29)

将第二生热集成电路芯片固定在所述冷却芯片中的一个上;以及
在所述集成电路冷却芯片中形成电渗泵。

3.如权利要求1所述的方法,包括除了连通所述微通道的端口之外,密封所述堆叠的边缘。

9.如权利要求8所述的方法,包括使用通路来提供所述电气连接。
10.一种封装的集成电路结构,包括:
集成电路芯片对;
在所述集成电路芯片对之间的冷却集成电路芯片,所述冷却集成电路芯片包括用于冷却流体循环的微通道;
在所述冷却集成电路芯片中的集成电渗泵;以及
封装,所述封装包括所述集成电路芯片。
11.如权利要求10所述的结构,包括第一槽,所述第一槽用于容纳流体以便从所述冷却集成电路芯片的外部与所述通道相连通。
12.如权利要求11所述的结构,包括第二槽,所述第二槽与所述第一槽隔离并且与在所述封装中的所述冷却集成电路芯片相邻接。
13.如权利要求12所述的结构,其中,所述第二槽用于容纳流体并且与所述微通道流体连通。
14.如权利要求13所述的结构,包括端口,所述端口用于从所述封装外部与所述第一槽和所述第二槽相连通。
15.如权利要求10所述的结构,包括在所述冷却集成电路芯片中的集成复合器。
16.如权利要求10所述的结构,其中,所述生热集成电路芯片的边缘被密封。
17.如权利要求14所述的结构,其中,所述端口在所述封装的外部被连接。
18.如权利要求10所述的结构,包括耦合所述集成电路芯片的电气通路。
19.如权利要求10所述的结构,包括所述集成电路芯片内的控制器、电渗泵和温度传感器,以选择性地操作所述电渗泵来冷却所述生热集成电路芯片的特定区域。
20.一种封装的集成电路结构,包括:
堆叠,所述堆叠包括集成电路芯片对和在所述集成电路芯片对之间的冷却集成电路芯片,所述冷却集成电路芯片包括用于冷却流体循环的微通道;
容纳所述堆叠的封装,所述封装具有在其中形成的入口流体贮存器和出口流体贮存器,以与所述微通道相通;以及
路径,所述路径用于从所述出口流体贮存器到所述入口流体贮存器再循环流体。
21.如权利要求20所述的结构,包括在所述集成电路芯片中的一片上的第二冷却集成电路芯片。
22.如权利要求20所述的结构,包括在所述封装外部的路径。
23.如权利要求20所述的结构,其中,所述集成电路芯片的边缘被密封。
24.如权利要求20所述的结构,其中,所述堆叠与所述流体贮存器相接触。
25.如权利要求24所述的结构,其中,所述微通道与所述冷却集成电路芯片的边缘相连通。
26.如权利要求20所述的结构,包括在所述冷却集成电路芯片中的电渗泵。
27.如权利要求26所述的结构,包括耦合到每个所述电渗泵的复合器。
28.如权利要求25所述的结构,其中,所述冷却电渗泵可以被选择性地操作,以提供局部冷却。
29.如权利要求20所述的结构,包括多个温度传感器,以使得温控冷却能够进行。
